The present invention is a process for producing a semifinished product for a thin-film solar cell, wherein after providing a transparent substrate having a front contact layer, flattening of the front contact layer takes place, in which the surface temperature of the front contact layer always remains below the softening temperature. The Abflmmen takes place with one or more gas burners.
Description
The present invention is an improved process for the production of thin-film solar cells or a semifinished product therefor, wherein the method provides to clean the front contact layer before the subsequent application of further layers.
-schichtfolge.In the production of thin-film solar cells according to the prior art in superstrate construction, a transparent front contact layer (preferably TCO-transparent conductive oxide) is applied to a substrate, usually glass. On this front contact layer, a window layer layer, preferably of pure or modified CdS (cadmium sulfide) is deposited, on which the absorber layer, preferably a CdTe layer (cadmium telluride), is subsequently deposited. Finally, the application of the back contact layer or layer sequence takes place.
The application of the CdS or CdTe layer is carried out according to methods of the prior art. Frequently used is the CSS method (close spaced sublimation), in which the glass substrate with the prepared TCO front contact layer is moved over a crucible with CdS. This crucible is heated and the material to be evaporated (CdS) evaporates (sublimates) from the crucible and settles on the front contact layer of the substrate, which is maintained at a lower temperature than the crucible.
The subsequent application of the CdTe layer is likewise preferably carried out using the CSS method.
Finally, the back contact, preferably as a layer sequence applied.
In the method described and also below tempering and sealing steps according to the prior art are assumed to be known and not explained in detail. Also, the application of anti-reflection and protective layers (for example, backside laminate or glass) is required.
In large-scale use, the application of the window and absorber layers takes place, usually by heating the substrates with the prepared front contact layer (which preferably points in the direction of the crucible) and passing them over the crucibles at a constant speed, so that CdS and CdTe are removed. Form layers of uniform thickness. The process is carried out in the prior art in series, heated vacuum chambers through which the substrates are moved on a transport system of rollers or conveyor belts that support the substrates on its lateral edge, or stored in carriers.
In this process, the aim is to make the window layer as thin as possible in order to limit the deterioration of the optical properties of the solar cell due to light absorption in this layer. At the same time, however, it must be ensured that the window layer (often CdS layer) has no holes (pinholes pinholes), which could lead to short circuits between the front contact and the subsequent absorber layer (often CdTe layer). According to the state of the art, a CdS layer thickness of 60 nm to 200 nm is preferred for a CdS window layer in order to meet these two requirements.
A disadvantage in the production of the window layer may be when the front contact layer (preferably TCO layer) has impurities. This can lead to defects in the front contact layer or the overlying layers, in particular the window layer. Such impurities are often organic substances, such as fat residues or plastic residues such as. Plasticizers from the packaging material of prefabricated glass substrates with TCO layer.
Studies have shown that conventional washing or rinsing processes are not suitable for sufficiently removing organic contaminants on the TCO coating of the substrates.
The problem of surface contamination of substrates is known and is addressed in the prior art by various methods.

The processes described are either very expensive in terms of apparatus or energy or they can be poorly integrated into the continuous process of continuous solar cell production according to the prior art.
The object is to propose a cleaning process (also as a supplement to conventional washing processes) for the TCO-coated surface of a glass substrate, which is easy to integrate into known manufacturing processes and ensures stable cleaning success.
According to the task is achieved by a method according to claim 1. Advantageous procedures are listed in the dependent claims.
The method according to the invention provides for the TCO front contact layer or TCO front contact layer sequence of the thin-film solar cell to be ablated.
The main objective of the process according to the invention is to remove organic contaminants from the surface. This is done by treating the surface with a gas flame. The aim is not to heat the surface to the softening or even melting temperature of the TCO or the underlying substrate (preferably float glass). This is guaranteed by making the treatment only for a short period of time. Investigations have shown that the surface temperature of the TCO surface of the substrate after flaming preferably in the range of about 80 ° C to 220 ° C (starting temperature: 20 ° C), more preferably in the range of 80 ° C to 150 ° C and most preferably in the range of 90 ° C and 120 ° C. The increase in the temperature of the surface of the front contact layer (TCO layer) due to the Abflämmens to preferably a maximum of 200 K (Kelvin) is sufficient from experience to eliminate the adhering contaminants on the front contact layer. If necessary, however, it is possible to choose to increase the temperature of the front contact layer higher, as long as the temperature of the front contact layer or of the substrate remains below the softening temperature. Preferably, the temperature increase is in the range of 60 ° C to 130 ° C, more preferably in the range of 70 ° C to 100 ° C. In any case, the temperature remains below the softening temperature of the TCO layer or the substrate.
According to the TCO-coated surface of the substrate is flamed with one or more gas flames. The duration of the action of the flame on the surface is preferably between 1 s and 60 s, more preferably between 2 s and 30 s and most preferably between 3 s and 10 s. Excellent results were achieved with a burn off over approx. 5 s.
In a particularly preferred embodiment, the Abflämmen immediately follows the application of the front contact layer (eg. By sputtering) or to a conventional wet-chemical cleaning. In a further preferred embodiment, the CdS layer is applied to the flattened front contact layer immediately after flattening. It is further preferred to deposit an adhesion-promoting layer for the CdS layer on the flattened front contact layer immediately after flattening.
Die Temperatur im Bereich der Flammenspitze beträgt bevorzugt ca. 900°C bis 1000°C.The gas flames are preferably produced by combustion of commercial fuel gases, such as propane or butane or preferably a propane / butane mixture (80% / 20%). The combustion guide is designed to stably maintain a blue flame. This is done with methods according to the prior art, in particular the nozzle design and the Luftzahlregelung. The blue flame (premix flame) in particular prevents soot particles or unburned hydrocarbons from precipitating on the flattened surface. The temperature in the range the flame tip is preferably about 900 ° C to 1000 ° C.
As a result of the flaming invention, it has been observed that the TCO surface of the substrate is free from any pre-existing contaminants. In particular, it has been found that the surface is much better wetted by water than was the case before treatment. In addition, the adhesion of layers applied to the treated TCO surface of the substrate is significantly improved. Apparently, an activation of the TCO surface occurs.
Das Abflämmen ergänzt vorteilhaft die konventionellen nasschemischen Reinigungen (Glas-Wäsche) der TCO-beschichteten Substrate vor der Beschichtung mit CdS.The Abflämmen invention as additional cleaning is particularly suitable if the TCO-coated glasses (substrates) were manufactured and delivered on an industrial scale and stored for more or less long before the first wash and coating. During storage, impurities are formed on the TCO glasses, for the removal of which the process according to the invention can advantageously contribute. Flushing advantageously complements the conventional wet chemical cleanings (glass wash) of the TCO-coated substrates prior to coating with CdS.
The inventive method can be very well integrated into the industrial production of thin-film solar cells. After applying the TCO layer to the flat glass substrate (or providing the prefabricated TCO / substrate semifinished product), it is moved by means of the transport systems present in the systems (for example roller transport systems) into a combustion chamber and continuously therethrough. If, for example, the TCO layer is directed downwards, one or more rows of gas burners are arranged perpendicular to the direction of movement and extend over the entire width of the substrate and abrade the same from below. Subsequently, the substrates are further moved by the transport system and fed to the process step for deposition of the window layer, e.g. introduced into the vacuum chambers for CSS deposition of the CdS layer and subsequently the CdTe layer. This flattening from below is advantageous when, e.g. in the case of the CSS method, the deposition of window layer and absorber layer also take place from below. It is also advantageous that a rotation of the substrates after scarfing, prior to introduction into the vacuum chamber for CSS deposition, is not necessary. However, it is also possible to refill the TCO layer from above. This also has the advantage that any combustion residues are entrained by the upward rising heat and away from the TCO surface of the substrate. Of course, the method can also be done with a stationary substrate and moving or only briefly switched burners.
After flattening the TCO layer of the substrate, the further processing can be carried out by methods according to the prior art to the finished solar cell. Thus, for example, the CdTe layer and the back contact layer sequence can be applied by known methods. Variations and additional layers above the layer of pure or modified CdS are also possible and are not influenced by the use of the method according to the invention. Investigations have rather shown that the adhesion of the CdS layer on the front contact layer is significantly improved.
A substrate measuring 1600 mm × 1200 mm × 3.2 mm is coated with a layer of indium-tin oxide (ITO) having a thickness of 250 nm as a transparent front contact layer.
Subsequently, the substrate is transported on a roller transport device with the downwardly directed front contact layer into a combustion chamber. The substrate moves through the combustion chamber at a continuous rate of 1.5 m / min and passes through a series of gas flames in the center of the combustion chamber, which extends across the full width of the substrate and perpendicular to the direction of movement. In the gas flames, a mixture of propane and butane in the ratio 80:20 is burned. The combustion management ensures that the flame color remains blue and no soot particles or the like arise. The substrates enter the combustion chamber with a surface temperature of 21 ° C. They are exposed inside the combustion chamber to the gas flames for about 5 s. The surface temperature after flaming is 105 ° C. After scarfing, the substrates are transported to the subsequent treatment chambers. There is now, in the CSS process, the CdS layer applied. The achieved layer thickness of the CdS is 60 nm. Subsequently, the CdTe layer with a thickness of 5000 nm is applied in the CSS process. Thereafter, the application of the back contact layer or layers with methods according to the prior art. The back contact layer here consists of a layer sequence of matching layer and actual contact layer. Here, a matching layer of Te (50 nm) is formed by NP etching of the CdTe layer on which the Mo layer (250 nm) is subsequently deposited as the actual contact layer.
Finally, the further processing steps take place according to the prior art.
