Solche so genannten Interdigitated-Back-Contact-Solarzellen oder kurz IBC-Solarzellen weisen auf ihrer Rückseite stark p-dotierte und stark n-dotierte Bereiche auf, welche als Emitter beziehungsweise Rückseitenfeld dienen. Rückseitenfelder werden üblicherweise auch als back surface fields bezeichnet. Des Weiteren wird auf einer Vorderseite der Rückkontaktsolarzelle ein, in der Regel schwächer dotiertes, Vorderseitenfeld benötigt, welches häufig als front surface field bezeichnet wird. IBC-Solarzellen erreichen derzeit unter in industriellem Maßstab gefertigten Siliziumsolarzellen die höchsten Wirkungsgrade. Als Schutzschicht kann beispielsweise ein Lack oder jedes andere geeignete oder sich zukünftig als geeignet erweisende Material verwendet werden. Im Ergebnis können so Solarzellen mit besseren Wirkungsgraden hergestellt werden. Des Weiteren hat sich gezeigt, dass mittels der Maskierungsschicht die Abhängigkeit der Parameter der Phosphor-dortierten Bereiche und der Bor-dotierten Bereiche, die sich aus dem gemeinsamen Diffusionsschritt ergibt, weiter reduziert werden kann, so dass sich mehr Freiheiten bei der Wahl und Realisierung der Parameter der Bor-dotierten sowie der Phosphor-dotierten Bereiche ergeben. Idealerweise wird eine Maskierungsschicht verwendet, welche die Eindiffusion von Phosphor nicht nur hemmt, sondern gänzlich verhindert. Als Maskierungsschicht wird vorzugsweise eine Siliziumnitridschicht, eine Siliziumoxidschicht oder eine Siliziumoxinitridschicht oder eine beliebige Kombination aus diesen Schichten aufgebracht. In der Praxis hat sich insbesondere eine mittels einer Plasma getriebenen chemischen Abscheidung aus der Dampfphase (PECVD) hergestellte Siliziumnitridschicht bewährt. Die erste Temperatur wird größer oder gleich der zweiten Temperatur gewählt. Vorzugsweise wird sie größer gewählt als die zweite Temperatur. Ferner wird die dritte Temperatur größer oder gleich der zweiten Temperatur gewählt. Sofern Bor in dem verwendeten Solarzellensubstrat langsamer diffundiert als Phosphor, was im Falle eines Siliziumsolarzellensubstrats der Fall ist, kann dies mit dieser Verfahrensvariante berücksichtigt werden. Bei ihr wird zunächst Bor eindiffundiert, so dass Bor gleichsam einen Vorsprung erhält, damit das eindiffundierte Bor nicht nachfolgend von der schneller verlaufenden Phosphordiffusion überkompensiert werden kann. Bei dieser Verfahrensvariante können die thermischen Budgets komfortabel und vergleichsweise flexibel angepasst werden. Insbesondere in Kombination mit einer Maskierungsschicht können Bordotierungsprofile und Phosphordotierungsprofile relativ frei und mit geringer Abhängigkeit voneinander angepasst werden. Als erste Temperatur wird vorzugsweise eine Temperatur über 860 °C gewählt. Im Falle der Verwendung eines n-Typ-Solarzellensubstrats stellt eine solche Phosphordotierung ein hervorragendes Vorderseitenfeld dar. Darüber hinaus ermöglicht sie es bei der oben näher beschriebenen Verfahrensvariante relativ niedrige zweite und dritte Temperaturen zu wählen. Zudem stellt sie einen guten Ausgangspunkt für eine nachfolgende lokale Laserdiffusion dar, welche weiter unten näher beschrieben wird. Selbst wenn keine Maskierungsschicht auf der Borquellschicht angeordnet wird, kommt es bei der beschriebenen Phosphordotierung zu keiner zu starken Eindiffusion von Phosphor in Bor-dotierte Bereiche, so dass die beschriebene Phosphordotierung insbesondere für Verfahrensvarianten von Bedeutung ist, welche auf die Ausbildung einer Maskierungsschicht verzichten. Auch wenn eine Maskierungsschicht vorgesehen ist, wird durch die Phosphordotierung der beschriebenen Art, welche auch als flache Phosphordotierung bezeichnet werden könnte, eine Lateraldiffusion von Phosphor in seitlich angrenzende Bor-dotierte Bereiche erheblich verringert oder gar vermieden. Vorzugsweise werden Kontaktbereiche des Solarzellensubstrats elektrisch leitend kontaktiert, indem ein metallhaltiges Medium in Form von Kontaktfingern aufgebracht und in die Kontaktbereiche eingefeuert wird. Vor dem Aufbringen des metallhaltigen Mediums wird jedoch zumindest auf derjenigen Seite des Solarzellensubstrats, auf welcher die Kontaktbereiche angeordnet sind, eine Passivierungsschicht ausgebildet, das metallhaltige Medium auf die Passivierungsschicht aufgebracht und zum Zwecke des Einfeuerns des metallhaltigen Mediums in das Solarzellensubstrat durch die Passivierungsschicht durchgefeuert. Als Passivierungsschicht wird besonders bevorzugt eine PECVD-Siliziumoxinitridschicht ausgebildet. Unter einer Passivierungsschicht ist vorliegend eine Schicht zu verstehen, welche zur elektrischen Passivierung von Defektzuständen an der Oberfläche des Solarzellensubstrats geeignet ist. Zur elektrisch leitenden Kontaktierung von Bor-dotierten Kontaktbereichen wird hingegen vorzugsweise ein silber- und aluminiumhaltiges Medium verwendet. Besonders bevorzugt wird zur elektrisch leitenden Kontaktierung von Phosphor- sowie von Bor-dotierten Kontaktbereichen dasselbe metallhaltige Medium verwendet und dieses metallhaltige Medium in einem Schritt auf die Passivierungsschicht aufgebracht, beispielsweise in einem gemeinsamen Druckschritt. Auf diese Weise kann der für das Ausbilden der Kontakte erforderliche Aufwand verringert werden. Grundsätzlich können die metallhaltigen Medien auf alle an sich bekannten Arten aufgebracht werden, beispielsweise mittels an sich bekannter Druckverfahren oder an sich bekannter Plattierungsverfahren. Vorzugsweise werden Druckverfahren und besonders bevorzugt Siebdruckverfahren eingesetzt. Bei einer Verfahrensvariante wird als Solarzellensubstrat ein n-Typ-Solarzellensubstrat verwendet. Ferner werden in dem gemeinsamen Diffusionsschritt auf der Rückseite des Solarzellensubstrats durch Eindiffusion von Phosphor in das Solarzellensubstrat n-dotierte Bereiche ausgebildet. Nachfolgend werden die in den auf der Rückseite ausgebildeten n-dotierten Bereichen vorliegenden Schichtwiderstände mittels Laserdiffusion weiter reduziert. Danach folgt ein Ausbilden elektrisch leitender Basiskontakte in den n-dotierten Bereichen mit reduziertem Schichtwiderstand. Mit dieser Verfahrensvariante kann eine IBC-Solarzelle mit nur einem Hochtemperaturschritt, nämlich dem gemeinsamen Diffusionsschritt, hergestellt werden, welche ein optimales Vorderseitenfeld aufweist und gleichzeitig gut leitende Basiskontakte auf der Solarzellenrückseite aufweist. Insbesondere im Zusammenwirken mit der oben beschriebenen Maskierungsschicht ermöglicht die Laserdiffusion zusätzliche Freiräume bei der Gestaltung der Tiefenprofile der Bor- beziehungsweise Phosphor-dotierten Bereiche. Unter einer Laserdiffusion im vorliegenden Sinne ist eine mittels Einstrahlung von Laserstrahlung bewirkte elektrische Aktivierung vorhandenen Phosphors und/oder Eindiffusion zusätzlichen Phosphors zu verstehen. Die Laserstrahlung muss dabei nicht zwingend unmittelbar auf das Solarzellensubstrat eingestrahlt werden, sondern kann zum Beispiel auch auf darüber angeordnete Schichten, insbesondere eine dort angeordnete Phosphorquellschicht wie beispielsweise eine Phosphorsilikatglasschicht auftreffen. Die Basiskontakte können auf jede an sich bekannte Weise ausgebildet werden, beispielsweise durch Aufdampfen von Metallkontakten oder das Aufbringen und Einlegieren metallhaltiger Pasten, Tinten oder anderer metallhaltiger Medien. Auf diese Weise können ebenfalls Wirkungsgradsteigerungen erreicht werden. Allerdings ist dies wiederum mit einem vermehrten Herstellungsaufwand verbunden.
