The invention specified in claims 1, 10 and 11 has the object to separate bodies of semiconductor materials by Spannungsrisstrennen easily and quickly.
This object is achieved with the features listed in the patent claims 1, 10 and 11.
The uses of high power laser radiation and devices are characterized by rapid separation of bodies from semiconductor materials. For high-speed voltage-riser running of the body made of semiconductor materials is either continuous laser radiation of a laser having a wavelength between 1,000 nm and 1,100 nm, at least one dimensional almost gaussian or quiver-shaped beam distribution, a no melting of the semiconductor material causing effective diameter and a power to be applied 200 to 20,000 W or pulsed laser radiation of a laser having a wavelength between 800 nm and 1100 nm, a one-dimensional almost Gaussian or quiver-shaped beam distribution, a non-melting of the semiconductor material causing effective width of the laser radiation and applied to a pulse power of 1,000 to 1,000,000 W. ,
Due to the absorption of laser radiation in conjunction with a resulting increase in temperature, thermo-mechanical stresses are generated in the body consisting of the semiconductor material. When a critical stress is exceeded, these stresses lead to crack formation in the body. As is known, this state of affairs can be used for the targeted separation of the body as a thermally induced stress separation or stress riser. Surprisingly, it has been shown that when using high power laser radiation, it is also possible to achieve high cutting speeds which are significantly greater than the known methods. With known methods, cutting speeds up to 550 mm / s could be achieved. When using the listed high-power laser radiation, however, cutting speeds of up to 15,000 mm / s could be achieved with a laser output of, for example, 3,000 W. An end of the scaling could not be determined.
For this purpose, the device has a single-mode laser with a continuous laser radiation, a device which forms the laser radiation and a device which guides the shaped laser radiation.
The continuous laser radiation has a wavelength between 1000 nm and 1100 nm, a focal diameter causing no melting of the semiconductor material and a power to be applied between 200 and 20,000 W. In the beam path after the single-mode laser, the laser radiation is over the surface of the body of the semiconductor material leading device arranged in the beam path. Furthermore, located in the beam path after this, the laser radiation-shaping device in the form of a cylindrical lens for a laser radiation with a one-dimensional almost Gaussian beam distribution or a focusing optics for a laser radiation with a two-dimensional almost Gaussian beam distribution or F-theta optics for a laser radiation with a two-dimensional nearly Gaussian beam distribution or a prism lens for a laser radiation with a one-dimensional almost quiver-shaped beam distribution or an axicon for a laser beam with a two-dimensional nearly quiver-shaped beam distribution.
The device guiding the laser radiation is, for example, a known galvo or polygonal mirror scanner.
Alternatively, a high power pulsed laser can be used for separation. For this purpose, the laser radiation of a laser with a wavelength between 800 nm and 1100 nm, a one-dimensional almost gaussian or quiver-shaped beam distribution, a non-melting of the semiconductor material causing effective width of the laser radiation and a pulse power to be applied between 1,000 W and 1,000,000 W for Spannungsrisstrennen extremely high speed of bodies made of semiconductor materials.
In the beam path after the single-mode laser, the device which forms the laser radiation is in the form of a cylindrical lens for laser radiation with a one-dimensional almost Gaussian beam distribution or a prism lens for a laser radiation with a one-dimensional almost quiver-shaped beam distribution.
The separation takes place over the entire width of the body with a laser pulse.
The shaped and guided or only shaped laser radiation can thus be advantageously used for separation without pretreatment of the body, so that no previous damage is present. Further pretreatments with water or other liquid are also not required. With the use of these laser beams, no waste is produced during separation.

In the beam path of the monomode laser, a polygon mirror scanner as the laser radiation over the surface of the wafer of the semiconductor material at a speed of 30,000 mm / s leading means and a cylindrical lens or prism lens as a laser radiation shaping device are successively arranged. To achieve a straight separation column, the wafer is on a straight-ahead and driven holder.
In a third embodiment, a monomode laser with a laser power of 1,000 W is used in a known continuous roll-to-roll continuous system for separating a body from a thin silicon foil having a thickness of less than 60 μm. In a fourth embodiment, to separate a body in the form of a polycrystalline silicon wafer having a thickness of 200 μm, a pulsed laser of single mode beam quality having a pulse power of 3,000 W and a pulse energy of 30 J is used. The beam is not moved. The wafer is located on a holder which is coupled to at least one drive for the continuous transport of the wafer. This allows continuously straight cuts up to a length of 200 mm, each with a laser pulse can be generated.
In a fifth embodiment, to separate a body in the form of a wafer of monocrystalline silicon having a thickness of 200 μm, a monomode laser having a laser power of 3,000 W is used.
