Abstract
Der Erfindung liegt die Aufgabe zugrunde, ein Verfahren zur Bestimmung der Sperrschichttemperatur eines Leistungshalbleiters derart auszubilden, dass keine Temperaturmesseinrichtung innerhalb des den zu überwachenden Leistungshalbleiter beinhaltenden Gehäuses benutzt wird und Auswirkungen von sowohl Veränderungen des thermischen Widerstandes des kontrollierten Leistungshalbleiters als auch von Abweichungen zwischen theoretisch berechneter und gemessener Temperatur an der Temperaturmessstelle außerhalb des Gehäuses auf die aktuelle Höhe der zu bestimmenden Sperrschichttemperatur berücksichtigt werden. Das Verfahren soll insbesondere keine Unterbrechung des Betriebes des Leistungshalbleiters bedingen. Die Erfindung zeichnet sich dadurch aus, dass das thermische Übergangsverhalten zwischen der Sperrschicht und dem Bezugspotential, im Allgemeinen einer mit einfachen Mitteln zugänglichen Temperaturmessstelle, in Form eines Zustandsraummodells nachgebildet und dieses Zustandsraummodell um einen Zustandsbeobachter erweitert ist. Das Maß für die thermische Belastbarkeit eines Leistungshalbleiters ist dessen vom Hersteller spezifizierte maximale Sperrschichttemperatur. Durch die Interaktion von Verlustleistungseintrag und Rückkühlung stellt sich bei einer Leistungsübertragung ein zugehöriger Sperrschichttemperaturverlauf ein. Dieser stellt die thermische Belastung des Halbleiterelementes dar, welche zu dessen Schädigung führen kann. Zu unterscheiden ist hierbei zwischen Langzeitschädigung infolge thermischer Wechselbeanspruchungen und einem katastrophalen plötzlichen Versagen, verursacht durch eine einmalige thermische Überlastung. Erreicht die Sperrschichttemperatur des Leistungshalbleiters im Betrieb das spezifizierte Maximum, ist durch geeignete Maßnahmen, beispielsweise eine Reduktion der Schaltfrequenz und/oder des zulässigen Übertragungsstroms, deren weiterer Anstieg zu verhindern. Hierfür ist die Kenntnis der aktuellen Sperrschichttemperatur erforderlich. Aus der Literatur sind Methoden zur direkten oder indirekten Messung der Sperrschichttemperatur mittels im Leistungsmodul integrierter Temperatursensoren bekannt. In der
