Abstract
Description
HINTERGRUND DER ERFINDUNG BACKGROUND OF THE INVENTION
The present invention relates to an optical device, an optical imaging device comprising such an optical device, an optical module supporting structure, and a method of connecting an optical module to a supporting structure. The invention can be used in conjunction with any optical devices or optical imaging methods. In particular, it can be used in conjunction with the microlithography used in the manufacture of microelectronic circuits.
B. Fassungsteilen etc., bezeichnen soll). In particular in the field of microlithography, in addition to the use of components with the highest possible precision, it is necessary, inter alia, to keep the optical modules of the imaging device (for example the modules with optical elements such as lenses, mirrors or gratings) in operation in such a way that they have as little as possible Deviation from a predetermined desired position or a predetermined desired geometry to achieve a correspondingly high image quality (in the context of the present invention, the term optical module both optical elements alone and assemblies of such optical elements and other components, such. Fitting parts, etc.).
In the field of microlithography, the accuracy requirements in the microscopic range are on the order of a few nanometers or less. Not least of all, they are a consequence of the constant need to increase the resolution of the optical systems used in the manufacture of microelectronic circuits, in order to advance the miniaturization of the microelectronic circuits to be produced. In particular, in modern lithography systems, which work to increase the resolution with a high numerical aperture, work is done with highly polarized UV light in order to fully exploit the advantages of the high numerical aperture. Of particular importance in this case is the preservation of the polarization of the light when passing through the optical system. Particularly problematic here proves the stress-induced birefringence, which is caused by stresses in the optical elements and contributes a significant share of the loss of polarization in the system. Consequently, it is of considerable importance to introduce as little undesired voltages into the relevant optical module as possible in order to minimize their negative effects on the imaging quality.
A problem in this context arises in establishing the connection between the optical module and the support structure which supports the optical module. Thus, on the one hand, it must be ensured that the optical module is supported in such a way that it corresponds as far as possible to its nominal state, ie its desired geometry, during operation, and thus undergoes as few deformations as possible and thus deviations from this desired geometry.
Not only the current static and / or dynamic load of the optical module and the resulting deformation of the optical module have a considerable influence on this deviation from the desired geometry. On the contrary, residual deformations of the optical module can also result from the deformation history, in particular large deformations during the production of the imaging device, above all during transportation to optical module to the place of use.
For example, in a ready-mounted and pre-adjusted lens for a microlithography during installation in the system by an unfavorable load and the resulting deformation of the lens one or more support structures (for example, for one or more of the optical elements or for one or more Measuring elements or the like) are irreversibly displaced or deformed in the objective, so that the adjustment is completely or partially lost (for example, optomechanical interfaces or references are shifted, the usable range of sensors and / or actuators are reduced, etc.) or induced thereby additional aberrations become.
KURZE ZUSAMMENFASSUNG DER ERFINDUNG BRIEF SUMMARY OF THE INVENTION
The present invention is therefore based on the object, an optical device, an optical imaging device, a handling device or a method for connecting an optical module with a support structure to provide that do not have the disadvantages mentioned above, or at least to a lesser extent, and especially in a simple way in use ensures a high image quality.
On the one hand, the present invention is based on the finding that a reduction of the parasitic voltages which are introduced into the optical module due to its support by the support structure and thus a particularly high imaging quality can be achieved in a simple manner by using the the support of the optical module in a support portion of the optical module introduced forces over a specifically introduced elasticity of a connection unit to the support structure limited so that the voltage induced at this point on the introduced force and the resulting deformation are within predetermined tolerances. It has been shown that the limitation of the introduced force can be set very precisely via the targeted, defined elasticity of the connection unit, so that very narrow tolerances can be achieved in the maintenance of a predetermined desired geometry. In particular, positional tolerances below 1 μm, preferably below 100 nm, more preferably below 10 nm, and / or angle tolerances below 10 mrad can be realized.
For the above-mentioned position tolerances, therefore, angle tolerances result below 2 × 10 -6 m / L [m] (at DPmax = 1 μm) or below 2 × 10 -7 m / L [m] (at DPmax = 100 nm ) or below 2 · 10 -8 m / L [m] (at DPmax = 10 nm).
Depending on the geometry and mass distribution of the optical module, the respective support forces of the individual connection units can be adapted. In this case, it is initially possible to start with one or more connecting units, which may also not be changeable or not provided with a corresponding elasticity, and to adapt one or more connecting units to this predetermined connecting unit. Likewise, of course, all connection units can be adjusted accordingly via such defined elasticities. It goes without saying that the adaptation of the elasticities of the individual connection units can be carried out on the basis of a corresponding, predefined, calculated model of the optical module. Additionally or alternatively, however, an at least partially experimental or empirical approach can also be chosen. In particular, it is understood that an iterative process can be carried out for the adaptation in which the adaptation of the elasticity of at least individual connecting elements takes place several times.
The adaptation can be carried out in such a way that compliance with the given tolerances for the deformations is limited only to critical or sensitive subregions of the optical module, which have a significant influence on the achievable imaging quality. Other areas of the optical module may therefore possibly be neglected to that extent. It is of course also possible to comply with the specified tolerances without distinction over the entire support section.
The present invention has been described above by way of examples in which the optical module is a lens which is supported on a support structure. However, it is understood that in other variants of the invention can also be provided that another optical module is supported on an associated support structure. In particular, it is possible for the optical module to be formed solely by a single optical element alone or, if appropriate, together with a corresponding holding device (for example a retaining ring or the like).
Furthermore, the present invention has been described above by way of examples in which the joining direction is in the direction of gravitational force. However, it is understood that in other variants of the invention, any other (in particular inclined to the direction of the gravitational force) alignment of the joining direction and thus also the respective contact surfaces can be provided.
The present invention has been described above by way of examples using only refractive optical elements. It should be noted at this point, however, that the invention can of course also, in particular for the case of imaging at other wavelengths, be used in conjunction with optical devices that comprise alone or in any combination refractive, reflective or diffractive optical elements.
Furthermore, the present invention has been described above by way of examples in which only one lens has been connected to a support structure. It should be noted at this point, however, that the invention can of course also be used in connection with the support of other optically active components of the imaging device, in particular of components illumination device, the mask device and / or the substrate device, application.
Finally, it should be noted that the present invention has been described above by means of examples from the field of microlithography. It is understood, however, that the present invention may also be used for any other applications or imaging methods, in particular at arbitrary wavelengths of the light used for imaging.
