Abstract

Aufgabe der Erfindung ist ein zyklisches Verdampfungsverfahren, welches neben der Verdampfung von Flüssigkeiten oder Lösungen auch die Verdampfung von Feststoffen auf einfache Weise ermöglicht. Die Verdampfungsbedingungen sind durch maximalen Massenfluss des Trägergases und Modulationsparameter (Verhältnis zwischen maximalem und minimalem Massenfluss, Modulationsfrequenz, Modulationskurve) exakt einstellbar. Dabei ist es sowohl erfindungsgemäß, dass die zyklische Massenflussmodulation bei veränderlichem aber fortwährendem Massenfluss des Trägergases durchgeführt wird als auch, dass die zyklische Massenflussmodulation durch Pulsen des Trägergases mit unterbrochenem Massenfluss durchgeführt wird. Ein fortwährender Massenfluss des Trägergases kann vorteilhaft sein, um einem Eindringen von Precursordampf in die Trägergaszufuhrleitung entgegenzuwirken. Unabhängig von der Modulationsart ist bevorzugt, dass eine Modulationszykluslänge zwischen 10 und 2000 Millisekunden (Modulationsfrequenz zwischen 0,5 und 100 Herz) gewählt wird. Durch Einbringung von Precursorportionen während oder unmittelbar nach Erhöhung des Trägergasflusses wird ein Einströmen von Precursordampf in die Zufuhrleitung gesperrt oder verringert und somit der Energieeintrag währernd des Verdampfungsvorgangs gegenüber bekannten Verfahren mit portionsweiser Precursorzufuhr deutlich verbessert. Dies ist insbesondere vorteilhaft, um eine verbesserte Verdampfung durch Erhöhung der Verweildauer im Verdampfungsraum zu ermöglichen. Weiterhin kann für besondere Anwendungszwecke bei ausreichend hohem Druck eine Abtrennung des Lösungsmittels durch Abscheidung des Precursors im Verdampfungsraum erzielt werden, wobei die Verdampfung des Precursors nachfolgend durch modulationsbedingte Druckerniedrigung erfolgt. Dabei kann es für Precursoren mit niedrigem Dampfdruck vorteilhaft sein, dass zwischen Trägergasmodulationszyklen mit Precursorzufuhr zusätzliche Trägergasmodulationszyklen ohne Precursorzufuhr vorgesehen werden, um Precursordampftransport ohne zusätzlichen Lösungsmittelanteil zu ermöglichen.According to

Die Druckdifferenz wird dabei bevorzugt derart eingestellt, dass eine Auflockerung des Feststoffes erfolgt (entsprechend einer Wirbelschicht) aber im Wesentlichen kein unverdampfter Precursor in den Reaktionsbereich (oder den Filter) mitgerissen wird. Weiterhin kann es vorteilhaft sein, dass der Druckbereich der Massenflussmodulation des Trägergases und die Modulationsgeschwindigkeit derart aufeinander abgestimmt werden, dass dem Reaktionsbereich während des gesamten Modulationszyklus im Wesentlichen kontinuierlich Precursordampf zugeführt wird. Ein bevorzugter Anwendungsbereich des erfindungsgemäßen Verdampfungsverfahrens mit zeitweiser Sperrung der Precursordampfzufuhr wird durch Kombination und Synchronisierung des zyklischen Verdampfungsverfahrens mit dem zyklischen Ablauf eines Beschichtungsverfahrens auf Basis von Atomic Layer Deposition entsprechend Anspruch 9 erschlossen.
