Abstract

Verfahrensführungen, bei denen der komplette Schichtstapel einer amorphen oberen (d. h. in Gebrauchslage der Einstrahlung zugewandten) Solarzellenkomponente, auch als Topzelle bezeichnet, samt einer mehrteiligen n-dotierten Schicht, in einem Prozessablauf gebildet wird. Die Degradation der amorphen Siliziumsolarzelle hängt stark von der Dicke des a-Si-Absorbermaterials ab. Durch eine Zwischenreflektorschicht kann die Stromdichte der a-Si-Topzelle erhöht werden, und das bei gleichbleibendem Degradationsfaktor. Alternativ ist es möglich, mit einer wesentlich dünneren und dadurch stabileren a-Si-Absorberschicht die gleiche initiale Stromdichte zu erzielen wie mit der ursprünglichen Dicke ohne Reflektorschicht, jedoch mit einer einem geringeren Degradationsfaktor. Die Erfindung schließt den Gedanken ein, eine zwischen zwei Komponenten einer sog. Hierdurch werden, jedenfalls in vorteilhaften Ausführungen dieses Mehrschicht-Konzepts, folgende Wirkungen erreicht:
- a) Reflexion von Licht in die der Sonne zugewandten Zelle mit einem besonders effektiven Reflektor mit niedrigem Brechungsindex;
- b) Reflexion von Licht in die rückseitige Zelle mit einem besonders effektiven Reflektor mit niedrigem Brechungsindex;
- c) Verbesserung der initialen elektrischen Eigenschaften der Stapelsolarzelle durch geringe Querleitfähigkeit;
- d) Verbesserung des Degradationswertes und damit der stabilisierten elektrischen Kenndaten von Solarzellen und -modulen (insbesondere der Wirkungsgrad) durch Einführen einer Anpassungsschicht;
- e) Verbesserung der Absorption in den dotierten Schichten durch eine erhöhte Bandlücke und damit Erhöhung der Stromerzeugung in der Solarzelle;
- f) Selektive Reflexion von Licht in dem Wellenlängenbereich, der für die der Sonne zugewandten Zelle in Strom umgewandelt werde kann. Die Reflexion von Licht in dem Wellenlängenbereich, der für die der Sonne abgewandten Zelle relevant ist, ist entsprechend minimiert, um Verluste, bzw. geringere Stromausbeuten zu verhindern. Für eine a-Si/μc-Si-Tandemzelle bedeutet dies z. B. hohe Reflexion nur bis zu einer Wellenlänge von 700 nm.
