Abstract
Description
The present invention relates to a method and an apparatus for introducing a process gas into a process chamber of a process chamber, which is heated to an elevated process temperature during a substrate treatment.
In semiconductor technology, but also, for example, photovoltaics and other technical fields, it is known to treat substrates at elevated temperatures while supplying process gases. A well-known in particular in semiconductor technology and photovoltaic process is chemical vapor deposition (CVD), which is used for example for the production of thin films. In these methods, liquid precursors, such as POCl 3 , or BBr 3 , are usually first evaporated in an external unit and then supplied in gaseous form to a process chamber containing substrates to be treated.
Expansion evaporator systems typically consist of a metal massflow controller for liquids or a pump and a heated evaporator that has its own heating unit. The vaporizer may take various forms, such as a small heated chamber, to nozzles operated with hot carrier gas to ensure instant evaporation of introduced liquid precursor, preferably in the form of microdrops. In order to ensure almost instantaneous evaporation, most flash evaporators are operated at relatively high temperatures, whereby the requirements for a corresponding heating unit for heating a chamber or a carrier gas can be complicated.
Thermal evaporators usually have a heated, substantially closed tank, in which a liquid precursor is filled. In the tank, the liquid is evaporated in a controlled manner and with the aid of a mass flow controller for gases, the vaporized precursor is supplied in a controlled manner to a process space. The thermal evaporator is limited by the vapor pressure of the precursor and the required pressure gradient between evaporation and process chamber. In addition, this system also requires an external heating unit for vaporizing the liquid precursor.
Starting from the external evaporator units described above, the present invention is therefore based on the object of providing a simple method and a simple device for introducing process gases into a process chamber of a process chamber which overcomes at least one disadvantage of the above-mentioned units.
According to the invention this object is achieved by a method according to
In the method for introducing a process gas into a process chamber of a process chamber, first the process chamber and / or at least one substrate received therein is heated with at least one process chamber heater, whereby substantially also an inlet pipe in fluid communication and thermally conductive contact with the process chamber is heated with. Subsequently, at least one metered first liquid is introduced into the inlet tube and vaporized in the inlet tube to form at least a portion of the process gas and then directed into the process space. Because the inlet tube is in thermally conductive contact with the process chamber, if there is an increased process temperature in the process space, it has a sufficiently high temperature that can be used for vaporization of the liquid precursor. The need for an external heating unit and a corresponding control and monitoring unit for this purpose is eliminated. For the evaporation waste heat of the process is used. Furthermore, a controlled amount of process gas can be introduced into the process space by using the the inlet pipe is guided metered amount of liquid. The above formulation "substantially" is intended to cover the case where at least 80% of the energy required to heat the inlet tube is provided via the process chamber or process chamber heater.
In this case, the inlet pipe can be heated to at least 90%, preferably completely over the process chamber and / or provided for heating the process chamber heater.
In one embodiment of the invention, at least one liquid is circulated back and forth through a valve to the reservoir prior to and after passing a portion thereof into the inlet tube, the valve being energized to direct a portion of the fluid to the inlet tube. In particular, the at least one liquid is constantly fed during operation from the reservoir to the valve and from there either to the reservoir or back to the inlet pipe. Through this circulation, the system is constantly vented, so that the control of the valve, a controlled amount of liquid can be passed to the inlet pipe. In addition, the circulation ensures a quick response to the introduction of liquid into the inlet tube, since there is always liquid on the valve which controls the introduction of the liquid into the inlet tube.
In one embodiment of the invention, the at least one liquid flows through the inlet tube at least during the introduction of the at least one liquid, the at least one liquid preferably being located locally between an inlet end of the inlet tube, at which the further gas is admitted and one communicating with the process space Outlet end of the inlet pipe is introduced into the inlet pipe. This ensures that the liquid after its evaporation also passes completely into the process space, which is expedient for a concentration adjustment of the process gas. Furthermore, a back diffusion of the process gas into the inlet pipe can be prevented. In one embodiment, the further gas is an inert gas for the treatment process in the process space. An inert gas is not absolutely necessary, however, that both the evaporation space and the process space can be resistant to chemical reactions between the gases.
In another embodiment, different liquids are introduced into the inlet tube, which evaporate in each case and flow in gas form into the process space. As a result, different, separate process gases or mixed process gases can be made available for treatment in the process space. For the generation of mixed process gases, the different liquids can be conducted overlapping in time into the inlet tube. This provides a good mixing of the mixed process gas. One reason for a separate introduction could be that the liquid precursors may possibly react with each other and therefore have to be kept separate prior to their introduction.
Alternatively, however, it is also possible to introduce the different liquids one after the other into the inlet tube, in order to either achieve mixing of the resulting gases only in the process space, or to set different process gas atmospheres one behind the other. A mixing only in the process room could be useful if the different process gas components react, for example, to generate radicals with each other. Therefore, in one embodiment of the invention, it is also provided that the inlet pipe is flushed through between the introduction of different liquids with another gas to avoid mixing of the resulting process gas components in the inlet pipe. Inter-reactive process gas components could lead to deposits in the inlet pipe, which in turn could lead to contamination in subsequent processes.
The device for introducing a process gas into a process chamber of a process chamber, which can be heated by a heating device to an elevated process temperature, comprises at least one inlet pipe which is in flow connection and thermally conductive contact with the process chamber. Furthermore, the device has at least one storage container for at least one first liquid, which can form at least part of the process gas during its evaporation, and at least one metering unit with at least one valve for conducting liquid from the storage container into the inlet tube. Such a device in turn allows a controlled supply of the liquid into an inlet tube, in which the liquid without the use of an external heater - it is only heat of the process chamber used - can be evaporated. Such a device has a simple structure and allows a controlled adjustment of a process gas atmosphere within the process space.
In one embodiment of the invention, the metering unit has, in addition to the valve, at least one pump, a supply line and a return line, the pump being arranged to return liquid from the reservoir through the supply line to the valve and then back to the valve via the return line Feed reservoir or into the inlet pipe can. This arrangement of the metering unit allows a constant circulation of the liquid, so that the system is constantly vented, and also can constantly be present at the valve liquid, so that the metering unit can respond quickly to drive commands for introducing the liquid.
Preferably, at least one liquid flow meter is provided between the valve and the inlet pipe in order to determine the amount of liquid introduced via the valve and, if appropriate, to be able to control it. Furthermore, an orifice, in particular a fixed orifice between the valve and the inlet pipe, can be provided which helps to be able to introduce even small amounts of liquid. Preferably, the inlet tube extends at least partially into the process space and / or has a multiplicity of outlet openings in order to be able to achieve a good distribution of the exiting process gas within the process space. Furthermore, a sufficient heating of the inlet pipe can also be ensured. If a plurality of outlet openings is provided, these can form a sprayer structure.
In a further embodiment, at least one second reservoir is provided for at least a second liquid, which can form at least a portion of the process gas during its evaporation and at least one second metering unit with at least one second valve for conducting liquid from the second reservoir into the inlet pipe. This makes it possible to introduce different process gases into the process space one after the other and / or to generate mixed process gases.
The above-mentioned device can be advantageously used for a plurality of process chambers, wherein a single reservoir for a first liquid can serve a plurality of process chambers. For each process chamber, a corresponding inlet pipe and a corresponding metering unit would then be provided.
The method described above or the device allow low gas consumption, since in contrast to the bubbler system no carrier gas is necessary. The gas flow of other gases, such as N 2 can be adjusted regardless of the amount of the chemical used or the active process gas component, which is introduced as a liquid in the inlet pipe. The structure of the device is simplified compared to the known systems substantially, since no external heating elements with appropriate monitoring and control are necessary. The apparatus and method may be used at any time provided the required process temperature in the process space is achieved, and it may not be necessary to wait for an appropriate temperature to be reached by an external heating element. Even the introduction of larger amounts of gas is unproblematic, resulting in a better process stability.
