The invention relates to a method for operating a lighting device of a microlithographic projection exposure apparatus. Stand der TechnikState of the art
Microlithographic projection exposure equipment is used to fabricate microstructured devices such as integrated circuits or LCDs. Such a projection exposure apparatus has an illumination device and a projection objective. In the microlithography process, the image of a mask (= reticle) illuminated by means of the illumination device is projected onto a substrate (eg a silicon wafer) coated with a photosensitive layer (photoresist) and arranged in the image plane of the projection objective in order to form the mask structure to transfer to the photosensitive layer.
In the illumination device, the use of so-called honeycomb condensers, which comprise grid arrangements comprising a multiplicity of beam-deflecting elements (for example, lenses with dimensions in the millimeter range), is commonly used to achieve light mixing. The honeycomb condenser can be used both for field homogenization and for pupil homogenization. In addition to the homogenization of the laser light, there is a further task of the honeycomb condenser in the stabilization, which means that the position of the illumination in a certain plane of the illumination device remains unchanged with respect to variations of location and in particular direction of the beam emanating from the laser light source. Known honeycomb condensers are z. B. from raster arrangements of beam-deflecting lenses, to achieve the stabilization described above, the first raster arrangement in the light propagation direction must be arranged at a distance from the second array in the light propagation direction, which corresponds to the focal length of the beam deflecting elements or lenses of the second raster arrangement.

However, it has been found that, even with the conventional approaches described above, it is sometimes not possible to achieve the respectively prescribed system specifications, which, for example, dictate a maximum permissible transmission loss (of, for example, 10%) over the entire service life of the system.
ZUSAMMENFASSUNG DER ERFINDUNGSUMMARY OF THE INVENTION
Against the above background, it is an object of the present invention to provide a method of operating a lighting device of a microlithographic projection exposure apparatus, which enables a reduction in the maximum transmission loss over the life of the lighting device and thus better compliance with corresponding prescribed limits.
This object is achieved according to the features of
- Wherein at least a second area on the optical element is illuminated later than a first area on the optical element, and
- - Wherein the illumination of the second area with a shorter total duration than the illumination of the first area.
In this case, the total duration of the illumination of the respective area over the entire service life or service life of the illumination device is understood as meaning in each case the "total duration".
Based on this consideration, the invention is based on the concept of deliberately deviating from the conventional concept of the most uniform possible distribution of the radiation load over the life of the optical system and rather deliberately distributing this radiation load unevenly. This is done in such a way that at the beginning of the lifetime of the illumination device consciously areas of the optical element in question (eg honeycomb condenser) are illuminated for a comparatively long period of time and thus exposed to comparatively high radiation quantities, whereas later, ie in particular toward the end of the service life or use time, other areas of the relevant optical element are illuminated for a relatively shorter period of time.
In the strategy according to the invention, areas of the optical element or honeycomb condenser are thus to some extent "sacrificed" at the beginning of the service life in order to still have comparatively unused areas in return for this at the end of the service life. This ensures that the phases of particularly high transmission loss due to the relevant optical element or honeycomb condenser are temporally shifted there (temporally "forward"), where the dominating contribution of the remaining optics of the illumination device to the transmission loss is still comparatively low. By contrast, the transmission loss of the respective optical element or honeycomb condenser at the end of the life is comparatively low, that is to say in a phase in which the dominant contribution of the remaining optics has risen sharply and accordingly also a higher transmission loss of the optical element or honeycomb condenser than at the beginning - can no longer be tolerated.
As a result, the possibility of maintaining a prescribed total transmission loss over the life of the illumination device is improved.
According to one embodiment, the speed of variation of the illumination of the optical element is increased over time. In particular, the speed of this variation can be continuously increased over time.
According to one embodiment, in the variation according to the invention, at least temporarily, a change takes place between discrete illuminated areas on the optical element, wherein the time duration for which one of these discrete areas is illuminated in each case is shortened over time.
According to one embodiment, the variation of the illumination of the optical element takes place at least temporarily, continuously, the speed of this continuous variation increasing with time.
According to one embodiment, the optical element is a micro-optically structured element, in particular a honeycomb condenser with at least two successive raster arrangements of beam-deflecting optical elements in the light propagation direction for generating a multiplicity of optical channels.
According to one embodiment, the optical element is one of the three first, non-zero refractive power optical elements of the illumination device with respect to the light propagation direction.
According to one embodiment, the optical element is arranged in a region where the divergence angle (relative to full angle) of the light passing through the illumination device during operation is a maximum of 10 mrad, in particular a maximum of 5 mrad, more particularly a maximum of 3 mrad.
The invention further relates to a microlithographic projection exposure apparatus, wherein the illumination device illuminates an object plane of the projection lens during operation of the projection exposure apparatus and the projection objective images this object plane onto an image plane, and wherein the projection exposure device comprises a control device for varying the illumination of at least one optical element of the illumination device by means of pointing devices. Has adjustment, wherein the control device is adapted to carry out a method according to the invention.
