Eine vor allem im Bereich der Halbleitertechnologie häufig eingesetzte Technik zur Strukturierung von Schichten stellt die Fotolacktechnik dar. Hierbei wird ein Fotolack, auch als Fotoresist bzw. Resist bezeichnet, auf die zu strukturierende Schicht aufgebracht, mit einem Muster belichtet und entwickelt, so dass die Fotolackschicht eine Maskierung bzw. Maske auf der zu strukturierenden Schicht bildet, die die gewünschte herzustellende Struktur vorgibt. Dies liegt zum einen an der verringerten optischen Tiefenschärfe bei der Belichtung des Fotolackes mit kürzeren Wellenlängen, bspw. bei Nutzung von DUV- oder EUV-Strahlung, und zum anderen an der abnehmenden Stabilität der Strukturen im Fotolack bei steigenden Aspektverhältnissen, verursacht durch die geringeren Abmessungen der Strukturen, was auch für andere Strukturierungsverfahren (z. B. Elektronenstrahllithografie E-Beam) gilt. Aufgrund der notwendigen Reduzierung der Fotolackdicken und gleichzeitig begrenzten Ätzresistenz dieser Fotolacke ist die erreichbare Ätzselektivität bei den zur Strukturierung von bspw. Eine Hartmaskenschicht ist im Allgemeinen ein ätzresistenteres Material als Fotolack und ermöglicht bei der Nutzung in einem Trockenätzprozess eine Selektivitätserhöhung und damit den Einsatz einer dünneren Ätzmaske. Diese Technik kann durch den Einsatz mehrerer Zwischenschichten unter Bildung eines sog. Dies kann in bekannter Weise erfolgen, indem eine Hartmaskenschicht oder ein Schichtstapel mit mindestens einer Hartmaskenschicht auf die Oberfläche der zu strukturierenden Schicht aufgebracht und anschließend zur Erzeugung der Hartmaske, d. h. einer hochätzresistenten Maskierung, strukturiert wird. Die Hartmaske kann direkt auf die zu strukturierende Schicht aufgebracht werden oder auf eine oder mehrere Zwischenschichten, die vorher auf die zu strukturierende Schicht aufgebracht werden. Unter dem Begriff „über der zu strukturierenden Schicht” ist daher in der vorliegenden Patentanmeldung nicht zwingend ein direkter Kontakt zu dieser Schicht sondern lediglich eine relative Lage zu verstehen. Die zu strukturierende Schicht kann bspw. durch eine Schicht auf einem Halbleitersubstrat oder durch das Halbleitersubstrat selbst gebildet sein. Die Struktur wird anschließend mit einem Trockenätzprozess in die zu strukturierende Schicht übertragen, bei dem die Hartmaske als Ätzmaske dient. Das vorgeschlagene Verfahren zeichnet sich dadurch aus, dass die Hartmaske als besonders ätzresistente Hauptkomponente aus einem Metalloxid, einem Metallnitrid, einem Metallcarbid, einem Metallsilikat oder einer Kombination dieser Materialgruppen besteht. Unter der Hauptkomponente ist hierbei der Stoff oder das Stoffgemisch zu verstehen, das einen Anteil von ≥ 30 Gew.% am Material der Hartmaskenschicht aufweist. Je nach Anwendungsfall kann über oder unter der Hartmaskenschicht eine Hilfsschicht bestehend aus einem anderen Material (z. B. Kohlenstoff, SiO2, SiOxNy, Si3N4) gebildet sein. Damit kann bei Verwendung einer Fotolackschicht zur Strukturübertragung auf die Hartmaskenschicht auch die Dicke der Fotolackschicht deutlich verringert werden, insbesondere auf eine Dicke im Bereich zwischen 10 und 100 nm, jeweils u. a. abhängig von der Dicke der verwendeten Hartmaskenschicht. Die sehr dünnen Lackschichten ermöglichen dann auch eine Strukturierung mit sehr kleinen Strukturbreiten durch Trockenätzprozesse, beispielsweise mit Strukturbreiten von ≤ 50 nm, insbesondere von ≤ 36 nm. Die strukturierte Belichtung der Fotolackschicht kann mit bekannten Belichtungstechniken erfolgen, vorzugsweise mittels DUV- oder EUV-Strahlung (DUV: Deep Ultra Violet; DUV-Lithographie; EUV: Extreme Ultra Violet; EUV-Lithographie) oder mittels Elektronenstrahlen (Elektronenstrahl-Lithographie). Durch die Entwicklung des Fotolackes werden die belichteten oder unbelichteten Bereiche abhängig von der Art des Fotolackes entfernt, so dass die gewünschte Maskenstruktur auf der Hartmaskenschicht oder dem Hartmaskenschichtstapel verbleibt. Diese dient dann als Ätzmaske für den anschließenden Ätzprozess, mit dem die Maskenstruktur auf die Hartmaskenschicht oder den Hartmaskenschichtstapel, bspw. über einen geeigneten Trockenätzprozess, übertragen wird. Die Reste der Fotoresistschicht können anschließend in bekannter Weise entfernt werden, beispielsweise mittels nasschemischem Strippen oder mittels Plasmaveraschung.The introduction of the structure into the hard mask layer can be effected by known methods, preferably by the known photoresist technique. Der Hartmaskenschichtstapel wurde mittels ALD in einem 300 mm Reaktor für Einzelwafer auf dem Siliziumsubstrat
Die Fotolackstruktur wurde in einer Oxid-Ätzkammer in die obere SiO2-Schicht
In der gleichen Ätzkammer wurde dann die Struktur von der Hartmaske in das Siliziumsubstrat
Mit den hier eingesetzten Hartmaskenschichten lassen sich sehr hohe Selektivitäten zu Silizium von größer 60:1 erzeugen. Dies ermöglicht die Nutzung sehr dünner Hartmaskenschichten und damit auch sehr dünner Fotolackschichten von ≤ 100 nm Dicke.
