Abstract
Verfahren zur Erhöhung des Kontrastes der optischen Abbildung in einer Hellfeld-Inspektionsanordnung für eine zu untersuchende Probe mittels einer linienförmigen Beleuchtung und einer Zeilenkamera, dadurch gekennzeichnet, daß der Abbildungsstrahlengang durch wenigstens zwei Filter (9, 10) in Teilstrahlengänge zerlegt wird, die mittels einer mit einem Zeilensensor (19) versehenen Farbzeilenkamera (5) getrennt aufgenommen werden, und daß die Unterschiede der so erzeugten Teilbilder analysiert werden, wobei durch den Zeilensensor (19) wenigstens zwei unterschiedliche Farben detektierbar sind.Method for increasing the contrast of the optical image in a bright field inspection arrangement for a sample to be examined by means of linear illumination and a line camera, characterized in that the imaging beam path is broken down into partial beam paths by at least two filters (9, 10), which by means of a a color line camera (5) provided with a line sensor (19) can be recorded separately, and that the differences between the partial images generated in this way are analyzed, at least two different colors being detectable by the line sensor (19).

Die Erfindung betrifft ein Verfahren zur Erhöhung des Kontrastes der optischen Abbildung in einer Hellfeld-Inspektionsanordnung für eine zu untersuchende Probe mittels einer linienförmigen Beleuchtung und einer Zeilenkamera. Um bei diesem bekannten Verfahren einen Defekt von einer Verschmutzung unterscheiden zu können, muss die Blickrichtung der Kamera tendenziell weiter zu dem nicht beleuchteten Bereich verschoben werden, wobei dadurch jedoch der Kontrast des zu detektierenden Defektes wieder abnimmt.Another known method is based on a bright field transmission arrangement using a fluorescent tube. Die Erfindung löst die erste Aufgabe durch ein Verfahren, bei dem der Abbildungsstrahlengang durch wenigstens zwei Filter in Teilstrahlengänge zerlegt wird, die mittels einer mit einem Zeilensensor versehenen Farbzeilenkamera getrennt aufgenommen werden und bei dem die Unterschiede der so erzeugten Teilbilder analysiert werden, wobei durch den Zeilensensor wenigstens zwei unterschiedliche Farben detektierbar sind. Bei der Analyse der Teilbilder entspricht deren Summe der normalen Hellfeldanwendung und liefert die von dieser bekannten Informationen, während die Differenz der Teilbilder gemäß dem Verfahren nach der Erfindung jedoch nur Signale bei denjenigen Defekten erzeugt, die eine asymmetrische Absorption oder Streuung aufweisen. In der zur Lösung der weiteren Aufgabe vorgeschlagenen Vorrichtung zur Durchführung des erfindungsgemäßen Verfahrens wird in einem ansonsten bekannten Hellfeld-Aufbau für Zeilenkameras die Schwarz-Weiß-Zeile durch eine Farbzeile ersetzt und es werden vor dem Kamera-Objektiv Farbfilter angeordnet, die an die zwei Farbempfindlichkeiten des Zeilensensors angepasst sind.The invention achieves the first object by a method in which the imaging beam path is split by at least two filters into partial beam paths, which are recorded separately by means of a color line camera provided with a line sensor and in which the differences of the sub-images thus generated are analyzed, wherein the line sensor at least two different colors are detectable. Dieses wäre im Prinzip unter erhöhtem Aufwand zwar auch mit zwei getrennten Zeilenkameras möglich, jedoch werden bei dem erfindungsgemäßen Verfahren die beiden betrachteten Bereiche für die Einfallswinkel der Beleuchtung vorzugsweise über die Eigenschaft ”Farbe” codiert und entsprechend getrennt über zwei der drei Farbsignale mit einer Farbzeilenkamera aufgenommen, was eine wesentliche Vereinfachung ergibt.
