Abstract
Description
The The invention relates to a method for producing a printed circuit board layer (Circuit level) for a particular multilayer printed circuit board, wherein a ceramic film with carrier film arranged thereon is used.
Stand der TechnikState of the art
The constantly progressive miniaturization and ever more complex electronic Circuits require the manufacture and use of multilayer circuits, So such circuits in which circuit blocks in several Layers are arranged and connected to a functional unit. In the prior art are for this ceramic multilayer circuits known in flexible ceramic, so-called green sheets are made of organic binders, solvents and inorganic constituents. In today's process flow for producing the multilayer circuit in multilayer ceramic construction can be roughly divided into two process sections, namely the Cofire and the Postfire process, with the Cofire process editing in the green state and the postfire process rewrites the processing in the ceramic state. In the first part of the process, the Cofire process, is in the state the technology familiar process flow in such a way that the ceramic green sheets on a carrier medium are applied and by punching the green sheets, so a mechanical Processing step, a structuring of the circuit in dependence from the design of the circuit for the product in which it is used is to be done. Here are in particular the individual Circuit paths, so for example conductors, created. thereupon become vias, so-called vias, by means of one of these Representing vias Stencil or printed by means of such a screen, which means that the holes punched as vias with electrically conductive Thick film paste are filled by means of a screen printing process. Then the green foil printed with the vias is dried. Then be by means of another, another template traces on the base film printed; the template used here gives the printed image of the Tracks again. Subsequently, will the green foil now printed with vias and printed circuit traces again dried. In the next processing step several green sheets produced in this way are stacked and laminated, resulting in the laminate of the multilayer circuit. Then be the green sheets or the laminate as a whole is sintered, whereby the ceramic multilayer circuit results. It is a variety required by process steps, in particular, highly vulnerable to deviations and positional deviations between individual process steps, for example, the printing processes in terms of vias (Vias) and the tracks, with extremely high dimensional stability requirements are met got to. This is further disadvantageous in that a plurality of different designed or equipped machines for different Processing steps must be used in series production, moreover is a high occupancy of buffer spaces for, for example, drying and interim storage times disadvantageous. Next is disadvantageous that in particular after the punching and printing processes each have a quality control must take place in order to comply with the required Maßhaltigkeiten can. By known in the art process engineering are the Interconnect distances and Via diameter can not be miniaturized arbitrarily; there are currently limited in terms of this miniaturization of about 80 μm for via diameter and in terms of the track width of about 130 microns. This will make an even more compact Design of the multilayer circuits prevented.
Offenbarung der ErfindungDisclosure of the invention
The invention is a method for producing ceramic To provide multilayer circuits, the disadvantages mentioned avoids, and advantageously with very high precision, the effective and cost-effective production of printed circuit board layers, namely ceramic circuit levels, the generic type allows.
For this purpose, a method for producing a printed circuit board layer for a particular multilayer printed circuit board is proposed, wherein a ceramic film is arranged thereon with the carrier film, the carrier film for forming at least one conductor track perforated by lasers and / or the carrier film and the ceramic film to form at least one through hole together Lasers are perforated, then the printed conductor and / or the via are created by printing, wherein the carrier film forms a printing template, and then the carrier film is removed from the ceramic film. Under ceramic film is understood here, for example, a known from the prior art, ceramic green sheet. This has a carrier medium, namely the carrier film. This is perforated by applying a laser or carrier film and ceramic foil are punched together through the laser for the formation of vias. This process step replaces the punches in the methods known in the art. Subsequently, the conductor track and / or the via are created, namely by printing with electrically conductive thick-film paste. This is in terms of her rheological properties to select or formulate that it must meet both the requirements for the filling of the vias (vias) as well as those of the areal track printing. Moreover, it must have special sintering properties according to the paste known in the art for plated through holes. When printing the conductor tracks and / or vias, which are created in this way, the carrier film serves as a printing template. Unlike in the prior art, not dependent on the circuit layout, a separate template is placed with appropriate Maßhaltigkeits- and fit accuracy requirements on the ceramic film and used as a printing template for printing, but the carrier film itself, by the recesses except for the ceramic film or recesses Having through the ceramic film therethrough serves in its applied to the ceramic film, fixed state as a printing template. The printing stencil is here in a sense made by the laser itself, the stencil is to a certain extent a disposable printing stencil, which is used only for printing exactly the ceramic film on which it was originally applied. This eliminates all tolerance, Maßhaltigkeits- and fit accuracy problems, which are known from the prior art. In particular, it is also possible here to achieve a higher degree of miniaturization with regard to the plated-through holes and the conductor tracks. In addition, only one kind of universal template is needed, which is used exclusively for transporting the paste. For its part, it has no structures according to the circuit layout. After printing, the carrier sheet is removed, resulting in the circuit board layer at the completion stage at the end of the Cofire process and ready for lamination with other circuit board layers.
In Another method training is the removal of the carrier film by means of a on the carrier film adhered adhesive substrate, in particular carrier film, causes the together with the carrier foil subsequently is subtracted again. In the prior art, it is common for the support film before stacking / laminating with an attack on one corner thereof deduct laterally. This is with laser-structured carrier foil the type of the invention not possible, why on the laser-structured carrier foil, which the recesses by laser, a second adhesive film or another, suitable carrier substrate glued on and then with the carrier foil is subtracted again. The laser-structured / perforated carrier foil remains therefore adhere to the adhesive film and is with this of the printed ceramic foil removed. As an adhesive film comes in particular another carrier film, as known from the prior art into consideration. By the way, these have the advantage in big ones Quantities available at the factory to be.
In Another method training is the circuit board layer connected to at least one other circuit board layer. Several PCB layers thus become a multilayer circuit stacked and laminated.
At long last becomes the circuit board consisting of several circuit board layers, namely the Multilayer circuit, sintered, hereby the last process step fed to the Cofire process. At the Sintering solidifies the previous ceramic films and conductor tracks and vias to the multilayer circuit.
Advantages of the method according to the invention are, in particular, that no layout- and plane-dependent tools for punching, as required in the prior art, are required because a single laser, such as a CO 2 laser, all the steps in which perforations of carrier film and / or ceramic film can be made; the laser is only varied in its power according to the burn-in depth, so it will be for the production of vias stronger, namely with a higher power, set or apply the corresponding point longer than in the manufacture of printed conductors. Unlike in the prior art, the printing takes place in the simultaneous printing process, that is, through holes and printed conductors are produced in one operation. Again, no layout and level-dependent tools for printing the vias and / or traces are required. Next, no separate printer for printing the vias and traces are required because the printing of a single machine is feasible. By a largely tool-less production and the saving of the occupancy of buffer locations, for example by elimination of the drying steps after the printing of the vias and the use of only one paste for vias and traces results in a significant saving on clean room area, storage spaces and consumables. The elimination of separate printing, set-up times for each level, and for each layout in making the usual prior art punching, vias printing, and trace printing reduces cycle times and the number of processes; Furthermore, process control, in particular quality control, is considerably simplified and streamlined.
Further advantageous embodiments emerge from the dependent claims and combinations thereof.
