The method is characterized in that the first surface of the ingot carrier has a silanol-rich (SiO) x-layer.
Description
The The invention relates to a method for producing wafers Parting a block of material attached to a support.
When Wafers are thin slices or carrier plates designates on which electronic, photoelectric or micromechanical Devices are arranged. Such wafers mostly exist of polycrystalline or monocrystalline material, such as silicon, Gallium arsenide, indium phosphide or z. B. also sapphire or corundum in LED technology. In addition, wafers are also out Glass or plastic, such as in microlaboratory techniques used. For producing such wafer discs are usually larger Blocks of a raw material (single or polycrystalline or amorphous) divided into individual slices, in particular sawn. Such material blocks are also used as ingots or as Bricks called. The division itself is usually done with wire saws. Preference is given to multiple wire saws, which are one block at a time part into many wafers. For sawing are usually the ingots are placed on a carrier plate and then in attached to the dicing or sawing device. When sawing of ingot block must complete this, d. H. above be severed across their entire cross-section, resulting in a Sawing the usually metallic sawing material or machine carrier plate in the sawing device lead, causing the saw wire tear would. It is therefore common practice to distinguish between or Sägutgutträger the sawing device and the ingot to be sawn another support plate (Ingotträger) from a usually cheaper brittle To arrange material that can be discarded after use. One this customary material is a glass plate. In this way, when sawing the wafer completely through the raw material blocks into this ingot carrier sawed into it, without causing a wire tear. In this way it is possible to complete the wafers Sawing out of the ingot without the machine carrier to hurt, with the sawn wafers continue with the glass ingot carrier over an edge stay firmly connected or firmly glued. Ie. after sawing the wafers hang on the sawed ingot carrier. After the end of the sawing process, the wafers become common by means of a so-called Ent Kittungsverfahren of the glass Ingotträger detached. The adhesive connection, with which the remaining edge of the wafer is bound to the ingot carrier is solved. This is followed by a de-cementing of the glass Ingot or wafer carrier of the mostly metal carrier the sawing device. This sawmill carrier, also referred to as a machine carrier, must according to the state the technology before re-use always consuming by hand be cleaned, the glass plate is discarded. Usually become the metal machine or Sägegutträger and the glass ingot carrier under other conditions Entkittet from each other as the wafer from Ingotträger.
The Bonding of ingot or later wafers with the glass Ingotträger as well as the bonding of Ingotträger with the metal support part of the sawing device usually takes place by means of adhesives or adhesives, which is a fully hardening epoxy, especially an epoxy resin containing at least two components. It has been shown that after the Entkitten often a part of the adhesive on the wafer edge or on the metal machine carrier firmly attached, which leads to the fact that both, as already described, the Sägegut- or machine carrier consuming must be cleaned by hand as well as the wafer sometimes consuming have to be cleaned by hand. By a such post-cleaning of the wafer is an additional risk of breakage which reduces the overall yield. It is therefore desirable to avoid such an effect. Adhesive residues adhering to the wafers prevent automatic wafer separation (also as singulation the wafer designates), so that in the previous procedure was not readily possible.
Dw Automotive AG verwendet. In addition, thinner wafers are being made to meet the demand for the previously described devices due to the increased demand for materials due to increasing demand. So z. B. for the photovoltaic currently produces wafers, which only have a thickness of down to 200 microns. However, solar wafers with a thickness of only 150 μm are already being planned for mass production, with even extremely thin thin-film wafers of about 80 μm being aimed for. However, such thin wafers require a very high adhesion of the adhesive used for the bonding of Ingoträger / ingot. An increased requirement for the strength of the bonding of Ingotträger and ingot is also due to the fact that the side surfaces of the ingots have a low surface roughness of Rz less than 5 microns, better Rz less than 3 microns and more preferably Rz must have less than 1 micron, the risk of breakage of the thin Do not increase wafers in the following process steps. The result is no longer rau gerauen but smooth surfaces make it difficult for the adhesive to produce a good strength of the bond. There is therefore a need to use new adhesives which have a higher adhesive strength or to increase the strength of the bond by other measures in the case of further use of established adhesive. Therefore, many attempts have already been made to solve these problems. Thus, for example, commercially available two-component epoxy resins, from miteinan the reacting resin components and a hardener exist, and later again with special Ent Kittungsmitteln, z. B. from alkaline solvents, which also contain detergents, are removed again. In order to increase the adhesion of the adhesive bond, the surface of the ingot carrier to be bonded to the ingot and also the surface of the ingot carrier to be glued to the machine carrier are roughened in all current methods for sawing wafer slices. In addition, it is customary to improve the adhesive behavior to degrease each of the surfaces to be joined together and coat with a primer. The adhesion promoters are usually applied in dilute form in a vaporizable organic solvent such as n-propanol. As such an adhesion promoter, the adhesion promoter BETAWIPE TM VP, for example, epoxy resin adhesives at the Fa. DELO the adhesion promoter DELO-SACO ® SIL E in the same company or Araldite adhesives of the Fa. Huntsman used 04604 of Fa. Dw Automotive AG.
It However, it has been shown that the training of such in one Solvent solubilized adhesion promoter not without further to a uniform, efficient Oberflächenbe coating and thus to a non-homogeneous, uneven Distribution of the applied adhesive leads. Of Further, the use of these primer requires the fulfillment of safety requirements of explosion protection, which at decision for the use of a primer a big one Require effort. Despite this effort, the flow behavior (Wetting behavior) of the subsequently applied adhesive inadequate, whereby the adhesive effect, in particular with displacement of 6 "ingots as well as sawing these ingots into thin wafers with glycol-based slurries is often insufficient.
About that In addition, according to the state of the art on the respectively defatted and possibly with adhesion promoter treated surface as possible promptly, d. H. applied within a few minutes of the adhesive and be connected to the counterpart to be bonded. For this reason, a production of ready-to-paste ingots is not readily possible and the production must be timed be exactly coordinated.

The The invention therefore has for its object to provide a process for the production of Silicon wafers provide, which not only the solid bond of even extremely thin wafer slices after sawing ensures with their backing plate, but this bond also easy to solve again, being ensured is that the adhesive material essentially, in particular completely, remains on the ingot or wafer carrier.
Furthermore should when Entkitten of Ingotträger and Sägemaschinenträger preferably the entire adhesive material also on Ingotträger or preferably on any of the bonded surfaces adhere, so that the machine carrier is not consuming must be cleaned from adhering adhesive residues.
About that In addition, throughout the process to additional process steps such as B. complex roughening of carrier surfaces In particular, the Ingotträgers be waived.
After all It is also intended to provide a process which involves the production allows to be bonded parts to stock, so that briefly before gluing at least one production of ready-to-glue parts in stock is possible.
This The aim is achieved by the method defined in the claims reached.
It has been found that by forming a thin reactive silicate layer rich in silanol groups, activation of the surface to be bonded can be achieved. Such a layer is also referred to as a polymeric (SiO) x network.
It has been shown that in this way the surface energy of the surface to be bonded can be increased from less than about 35 mN / m to 55 mN / m or even further. The one between glue and formed contact surface angle α is thus approximately 0 °, ie, a maximum of 2 ° or a maximum of 3 °, in particular a maximum of 5 ° and is thus much lower than it can be achieved by mere cleaning, degreasing and use of liquid adhesion promoters.
In order to the flow behavior of the adhesive is significantly improved, whereby a homogeneous distribution and full-surface wetting is guaranteed.
The coating according to the invention to be bonded Surface with a reactive silicate layer can be both by means of a plasma deposition as well as for simplicity by means of a thermally activated reaction (flame hydrolysis) of a Si-containing organic or inorganic compound in the flame of a combustible Gas, which is usually as flaming, more accurate as Flammensilikatisierung.

Further suitable organosilicon compounds are those of the structure wherein R 3 is hydrogen or a monovalent aliphatic hydrocarbon group m integer of at least 1, in particular 1 or 2 and p integer of 3 to 5. Examples of the monovalent aliphatic hydrocarbon groups are methyl, propyl, n-butyl, tertiary butyl, cyclic alkyl groups, AVinyl and Allylgrupen. Examples of the compounds represented by the formulas are Si (OCH3) 4, Si (OCH2CH3) 4, CH3Si (OCH3) 3, hexamethyldisiloxane (HDMS), hexamethylcyclotrisiloxane, octamethylcyclotetrasiloxane and decamethylcyclopentasiloxane.
It it is also possible to add further additives to the flame, which increase the reactivity of the reactive silicate layer.
Dabei
Corresponding The present invention can be a burner with a round burner front be used by hand over the flame Surface is guided. For the o. G. However, it is advisable to use a flammable area narrow burner of width about the width of the surface to be flamed to use. This can warm up slowly and automatically and flaming over the surface to be blazed be guided. In this case, preferably moving speeds chosen from 100 to 500 mm / s, being 150 to 300 mm / s or 180-250 mm / s and especially 200 +/- 10 mm / s are preferred.
It has further shown that flaming for to be bonded Glass surfaces brings benefits. In particular, these occur Benefits then, if the glass as in the bonding Ingotträger / ingot or ingot carrier / machine carrier of the case, with Epoxy resins is glued. It was namely an improved according to the invention Adhesion between adhesive and glass plate found. It has become shown to be between reactive silicate layer and epoxy resin Form chemical bonds, which improves the adhesion In particular, the load capacity is improved on train and shear.
20 nm bzw. 18 nm, wobei max. 15 nm bzw. 13 nm bevorzugt sind. Typische max. Dicken betragen 12 bzw. 10 nm.The thickness of the thin (SiO) x layer is preferably at least 2 nm, in particular at least 3 or 4 nm, with at least 5 or 6 nm being preferred. The maximum thickness is preferably at most max. 20 nm or 18 nm, with max. 15 nm and 13 nm are preferred. Typical max. Thicknesses are 12 and 10 nm, respectively.
A very particularly preferred fuel gas is propane. The one needed for combustion Fuel oxygen can be supplied as pure gas or air become. In addition, it is possible through the Choice of firing conditions, d. H. through the targeted supply of oxygen or of higher-chain hydrocarbons, which may be reactive Have functions to deposit a silicon oxide layer, which contains organic radicals covalently.
In the method according to the invention is preferably in addition to the support side, which is glued to the raw material block or the ingot, the second surface remote therefrom coated with a polymeric (SiO) x network, ie that side which with the machine support of the separation or Sawing device is connected. This increases the compressive shear strength of this adhesive bond and ensures the usability of adhesives that are cemented below 100 ° C, preferably below 95 ° C. Furthermore, it is ensured by flaming the surface of the ingot carrier to be bonded to the machine carrier that adhesives for this adhesive bond can be used which soften at temperatures of below 150 ° C. or 130 ° C., with the aid of mechanical aids (eg spatula ) can be easily solved and remain after loosening the adhesive bond completely on the Ingotträgerplatte. In the latter, it is achieved that in a Entitement of Ingotträger and machine carrier, the adhesive substance also remains on the anyway only once to be used and Ingotträger.
One Advantage of the procedure according to the invention exists also in that between the flaming and the following Sticking for a long time, d. H. easily several days, in particular up to 2 days and in principle up to 24 hours, pass may. According to the prior art, according to either only degreased or degreased and an adhesion promoter is applied the maximum time allowed for bonding 1 h. Also this shows the particular advantages of the invention Process.
In an embodiment particularly suitable in the method according to the invention, the epoxy resin, which is an at least 2-component resin, is admixed with an amino-substituted silicic acid. Then the adhesion-promoting effect can be ensured by a continuous chemical bond - starting with the SiO 2 in the glass over the reactive (-OSi) x -OH layer.
Im erfindungsgemäßen Verfahren sind handelsübliche Klebstoffe des Standes der Technik verwendbar, wobei Klebstoffe aus Epoxidharzen, insbesonders zwei Komponenten aufweisende Epoxidharze bevorzugt sind.in the Processes according to the invention are commercially available Adhesives of the prior art usable with adhesives from epoxy resins, in particular two-component epoxy resins are preferred.
In diesem Fall kann die Maschinenträgerplatte aus dem heißen Wasserbad sogar automatisiert, beispielsweise durch einen Roboterarm, entnommen werden.at Adhesives useful in the invention and cemented below 100 ° C, preferably in hot Water, it is ensured that the adhesive on neither originally glued surfaces sticks. In In this case, the machine carrier plate from the hot Water bath even automated, for example by a robotic arm, be removed.
One typical used ingot carrier is preferably made of glass, although other typically suitable brittle Materials are usable. The Ingotträger is only once used. In suitable cases, however, it has proved to be appropriate, simultaneously or instead the saw machine carrier side facing of the ingot carrier also the side of the machine carrier to be glued to flame according to the invention. In a special However, preferred embodiment will be all parts to be joined together, especially before flaming subjected to a usual degreasing treatment.
Of the Advantage that Ingotträger / Ingot both during the Entitement of bonding as well as during the decoiling of the bond ingot carrier / machine carrier, Adhesive residues always stick to the ingot carrier is has been achieved with all the adhesives tested in which the Decoction of the bond ingot carrier / ingot below 70 ° C and the decoating of the bonding Ingotträger / machine carrier below 150 ° C, possibly even below 130 ° C, he follows.
The Flaming according to the invention, preferably flaming ingot carrier plate, can be used for one Sawing with all known saw slurries. This means, they are glycol-based saw slurries, oil-based saw slurries as well as water-based Sägeslurries usable. In order to Even sawing slurries are useful during the sawing process the cured adhesive to swell. In this case, sources means that the hardened Adhesive a mass increase by receiving the carrier liquid experiences. Here is the use of oil-based Sägeslurries Generally un critical, as in these the cured adhesive no mass increase is experienced. But when using Sägeslurries glycol-based, available for production Adhesives typically have a mass uptake by 1-4 during experienced sawing unfolds the inventive Solution their special application potential. adhesives, which have particularly desirable properties, but because of too low adhesive strength (compression shear strength) under conditions of use for glycol-based Sägeslurries not readily can be used when using the flaming the Ingotträgerplatte made of glass, because the shear compressive strength the bond thereby values of less than 3.5 MPa to values is increased from greater than 3.5 MPa.
In a preferred embodiment for the bond Ingotträgerplatte with the machine base plate contains the epoxy resin, a filler material, if necessary is particulate, in particular a filler, which in a suitable environment, especially under the influence of temperature swells. Such adhesives are z. From Valtech Corporation / USA or the company DELO / Germany, but either not yet or only to a limited extent according to the state of the art suitable for production. Such fillers are especially finely divided and can be both organic as well as mineral fillers, such as Be silicates or silicate mixtures. Organic materials are For example, cellulose or its derivatives or polyvinylpyrolidone. In another suitable embodiment of the invention contains the adhesive as a filler below Blistering decomposing agent, blistering depending on chosen agent thermally and / or by a suitable reagent can be done. Such agents are the expert z. B. as alkyleneamines known or can be determined by simple experiments.
Typische pH-Werte betragen im sauren kleiner 4, im alkalischen mindestens 9, vorzugsweise mindestens 10 und besonders mindestens 12.In a preferred embodiment for the bond of ingot and ingot carrier, it has been useful proven, an adhesive material, in particular an epoxy material too use which is not thermal but acidic or alkaline at low temperatures, d. H. below 50 ° C or below 45 ° C preferably entkittet in an acidic or alkaline medium. However, minimum temperatures are above room temperature, especially above 30 ° C, preferably above 35 ° C preferred. Typical pH values are smaller in the acidic 4, in the alkaline at least 9, preferably at least 10 and especially at least 12.
After sawing the ingot into wafers, the following process steps are carried out according to the present invention:
First, the formed wafers are usually washed with a prior art washing solution to remove adherent sawing slurries. Such commercially available washing solutions contain water, at least one cleaner and surfactants. Second, they are entkittet in an acidic or alkaline immersion bath, wherein supportive ultrasound can be coupled into the dipping bath to mechanically assist the chemical release of the adhesive bond. It has been found that, as a result of the flame-firing of the ingot carrier, the adhesive bond does not already come off during the sawing process, but always during the removal process. In this Entkittungsprozess the present invention he handed decisive new advantage that all adhesive residues adhere to the glass plate. This succeeds particularly well if the ingot support was not roughened as in the prior art to a roughness of Rz ≥ 20 microns, but was left completely smooth. Only a degreasing of the surface is required. The fact that all adhesive residues remain on the glass plate, they do not get into the or the cleaning baths. These adhesive residues, which usually occur in the form of threads according to the prior art, do not occur in the procedure according to the invention and therefore do not have to be laboriously and manually removed. A fully automatic cleaning process without the need for manual intervention is therefore possible according to the invention.
To the Bonding of Ingotträger and machine carrier Adhesives are preferably used, due to increased Temperature uncut, but at the lower Entkittungstemperaturen the gluing ingot / ingot carrier still their complete Retain adhesion. According to the invention used for this purpose adhesives, which are preferably a softening point above 60 ° C, especially above 70 ° C, with adhesives having a softening point above 80 ° C are particularly preferred. Are useful Adhesives that are prevalent in both sawing Temperatures as well as during the Entkittung the Bonding of Ingotträger and ingot prevailing temperatures are sufficiently strong and preferably at temperatures below 150 ° C, especially below 130 ° C soften, such adhesives having a softening point of less than 100 ° C are preferred, very particularly preferred are adhesives with a Softening point of less than 97 ° C.
These Adhesive cemented in one way, in the smallest homogeneously distributed Swell filler particles under the influence of temperature and breaking the bonds prevailing within the adhesive layer. According to this mechanism, especially adhesives work between Cemented 150 ° C and 100 ° C.
Especially preferred filling materials for a different kind are the enteckittenden at higher temperature adhesives those that swell in hot water and thereby kitted off. These adhesives are in Entkitungstemperaturbereich of 100 ° C. to 80 ° C to observe a blistering, the breaking up accompanied by the adhesive bond. A detangling in hot Water has the advantage over de-icing in an oven that the machine base plate automated, z. B. by a robotic arm incl. gripper, from the hot water bath can be removed.
B. Miele Industriereinigungsanlage) möglich.in the Case of softening of the adhesive in an oven and the following Release the adhesive bond using mechanical aids (eg spatula) is achieved by flaming the surface of the ingot carrier that the glue is completely adheres to the Ingotträgerplatte. Especially good this if the surface of Ingotträgerplatte from preferably glass not roughened but left smooth, however degreased and flamed according to the invention. After decoating of ingot carrier and machine carrier Adhere to the machine carrier no more adhesive residues. Before reuse of the machine base plate this is however preferably cleaned to an unrestricted To ensure reuse of the machine base plate and a reproducibly good surface quality before re-flaming. Only by the invention Proceeding does not need to do this cleaning manually with a spatula u. Like. And chemically done but it is sufficient a dry cleaning out. However, this dry cleaning is automated in one Cleaning system (eg Miele industrial cleaning system) possible.
Machine carrier plates are typically made of aluminum or stainless steel.
If flaming according to the invention is used when using a machine support plate made of aluminum, aluminosilicates which form a very good adhesion transition of aluminum and epoxy resin adhesive are formed on the surface. The required according to the prior art mechanical removal of an Al 2 O 3 layer of the surface of the aluminum plate, especially before re-bonding can be omitted by the invention Flammen.

The The present invention is intended to be closer to the following examples be explained.
Beispiel 1:Example 1:
In a glycol-based sawing process according to the The prior art brings the glycol between the Si ingot with the Ingot carriers present cured adhesive to the sources. The reason for this is the presence of glycol-like Compounds in cured epoxy resin, which by glycol be loosened.
Eine Einlagerung von 4 h bei 40°C simuliert dabei die Einsatzbedingungen, denen die Verklebung im realen Prozess ausgesetzt sein würde.table 1 shows the change in the compressive shear strength of a Bonding of a roughened by the prior art glass plate surface with a silicon surface using the commercial adhesive Araldit 2101 or LMD 2684 depending on the storage time in glycol at 40 ° C. A storage of 4 h at 40 ° C simulates the operating conditions to which the bonding in the would be exposed to real process.
It was a degreased, but not roughened glass plate, with a Silane-containing propane gas flame continuously, d. H. the whole Surface evenly lit. at Such a flame was the respective glass plate with a Speed of 200 mm / s at the pointed cone of the flame with a Distance of 35 mm led past. Subsequently, these were Glass plates with both a silicon block and a stainless steel or an aluminum plate glued and the respective compressive shear strength after in the Delo test standard 5 (DELO Industrial Adhesives, D-86899 Landsberg) described manner. This was this Bonding according to the invention with bonding according to the Prior art compared in which the respective to be glued Surface was roughened and degreased. The results are shown in the following table.
Tabelle
It shows that by eliminating the roughening of the glass plate and instead, performing a flame an increase the strength of the bond is achieved.
This Improvement effect is not exclusive to that used in Example 1 Adhesive achieved. He is particularly in the adhesives especially clearly in appearance containing a bonding agent. It is already a content of 1 completely sufficient.
The increased compressive shear strength is mainly due to the strength of the adhesive on the glass plate. Therefore, it can be observed that during the removal of a bond between the ingot and the glass plate carried out according to Experiment 2 after the wafer sawing has taken place, all adhesive residues hang on the glass plate stay. Hardly any remnants of the adhesive penetrated the Entkittungsbad with pH <4. It should be emphasized that the increased compressive shear strength sufficient to adhere ingots with a ground surface with a surface roughness of Rz less than 1 micron so firmly with the Ingotträger that during the Sawing neither the ingot nor individual wafers unintentionally detached from the ingot carrier and fall off.

The Application of the corresponding inventive experiment 4 chosen conditions in the practical production process causes all the adhesive after the Entittittung adheres to the glass plate.

The Flame the glass plate or additionally the machine carrier plate in Experiment 7 is carried out as described in Example 1.
Both Experiments 6 and 7 are experiments according to the invention. They show how by the flame treatment of Ingotträgeroberfläche made of glass and machine surface made of high-alloy Steel an increase in compression shear strength can be achieved.
The Curing conditions were previously optimized and found that these are chosen differently than manufacturers of the adhesive recommended Need to become. The burden of the sawing process by storage for 4 h in glycol at 40 ° C was simulated again. The softening of the adhesive took place by storage in 85 ° C warm water over 20 minute
The Application of the corresponding inventive experiment 7 chosen conditions in the practical production process makes it possible to automate the Entkittung.
