Erfindungsgemäß können jedoch auch andere Precursoren eingesetzt werden, wobei die Precursoren immer Nitratometallate enthalten, welche sich durch Einwirken von elektromagnetischer Strahlung bzw. eines geladenen Teilchenstrahls in ein Metall oder ein Metalloxid zersetzen, wobei sich dieses Metall oder Metalloxid auf dem Substrat abscheidet, auf dem der Precursor aufgebracht ist. Die gemäß der Erfindung verwendbare Klasse an Precursoren in der Form von Nitratometallaten weist somit folgende Eigenschaft auf:
- – Zersetzbarkeit durch die Einwirkung von elektromagnetischer Strahlung oder eines geladenen Elektronen- bzw. Ionenstrahls in die Abscheidung von Reinmetall oder eines Metalloxids.

Der in der nachfolgend beschriebenen Ausführungsform verwendete Precursor Nitryl-tetranitratoautrat – ebenso wie bevorzugte Varianten weiterer im erfindungsgemäßen Verfahren verwendbarer Precursoren – weist ferner folgende Eigenschaften auf:
- – Abwesenheit organischer Liganden bzw. Verzicht auf kohlenstoff- und/oder chlorhaltige Liganden, wodurch eine sehr hohe Reinheit des abgeschiedenen metallhaltigen Materials ohne Kontaminationen erreicht wird;
- – Entstehung von nicht-organischen gasförmigen Produkten, wie z. B. Stickstoff N2 und Stickoxiden NxOy, neben dem Metall bzw. Metalloxid bei der Einwirkung von elektromagnetischer Strahlung bzw. des geladenen Teilchenstrahls;
- – Abhängigkeit der Zersetzungsreaktion des Nitratometallats von der Strahldosis des Teilchenstrahls bzw. der Intensität der elektromagnetischen Strahlung;
- – geringer Dampfdruck des Precursors, so dass die Precursor-Schicht auf dem Substrat während der Prozessierung auch in der Vakuumkammer eines Raster-Elektronen-Mikroskops oder einer Ionenstrahlanlage nicht abdampft.

Als ein wesentliches Merkmal ergab sich bei diesem Versuch die Eigenschaft des Precursors, sich erst ab einer bestimmten Bestrahlungsdosis sichtbar zu zersetzen. Nach dem Zersetzungsschritt erfolgte die Entwicklung der Strukturen durch Abspülen des unstrukturierten Precursor-Materials mit Wasser. Dies resultierte in deutlich sichtbaren, goldfarbenen Linien. Es konnte ferner mit einer qualitativen EDX-Analyse nachgewiesen werden, dass durch Abspülen mit Wasser die unstrukturierte Precursor-Schicht komplett entfernt werden kann.The process according to the invention was tested with different precursors and very good results were achieved. Durch Vertreiben von überschüssigem N2O5 werden Nitryl- oder Nitrosyl-Nitratometallate in fester Form erhalten. Dieses Verfahren eignet sich vor allem für unedle Metalle, da die direkte Oxidation mit N2O5 äußerst heftig verläuft.
