Abstract
A Michelson interferometer has a first optical unit, the components of which define a plane, and a second optical unit, which is rotatably mounted with respect to the first optical unit, the axis of rotation of which is approximately parallel to the plane, and the component of which defines a point (s) that define one Distance r> 0 from the axis of rotation and in which the optical path difference in the interferometer is a function of the distance of the point from the plane. A first measuring device is provided for measuring an angle of rotation of the second optical unit with respect to the first optical unit. The optical path difference is calculated from the angle of rotation measured by means of the first device using an equation (Eq. (4)) which is based on the dependence of the path difference on the angle of rotation resulting from a first physical and geometric model of a real construction.
Description
The invention relates to a device for an interferome ter after Michelson.
Such interferometers come in many different designs forms and in broad fields of application for optical Spectroscopy (ultraviolet, visible, infrared, far infrared radiation) and spectrometry in the laboratory and increasingly also in the field, such as in process technology and remote sensing used from the air and space.
Michelson interferometers are known which have only two plane mirrors and a beam splitter in the form of a semi-transparent mirror. A disadvantage of this structure is that
- a) die vorgegebene Ausrichtung des bewegten Planspiegels re lativ zur Ausrichtung des Strahlenbündels bei der Bewegung des Spiegels exakt eingehalten und deshalb die Lagerung des Spiegels sehr aufwendig ausgeführt werden muß,a) the predetermined orientation of the moving plane mirror right relative to the alignment of the beam during movement of the mirror exactly adhered to and therefore the storage of the Mirror must be carried out very complex
- b) aus der für fortlaufende Messungen notwendigen repetieren den Linearbewegung des Spiegels ein relativ hoher Aufwand für den Antrieb des Spiegels und dessen Regelung resultiert, undb) Repeat from the one necessary for continuous measurements the linear movement of the mirror a relatively high effort for the drive of the mirror and its control results, and
- c) dieser Aufbau empfindlich gegenüber mechanischen Störungen (Kräften) von außen ist.c) this structure is sensitive to mechanical interference (Forces) from outside.
From US 5,341,207 a Michelson interferometer is known, which has two plane mirrors, a rotating retro reflector, the axis of rotation of which is laterally offset relative to the triple point of the retroreflector, a drive motor assigned to the retroreflector, two deflecting mirrors and a beam splitter, a converging lens, and a detector and has a laser reference unit with a laser and a laser detector. In this known interferometer, the rotating retro reflector is arranged as the only retroreflector for both interferome ter branches in such a way that both halves of the beam divided by the beam splitter and each striking a deflecting mirror are directed into areas of the aperture of the single retroreflector which are related to the Retro reflector axis of rotation lie opposite each other. Here, the optical axes of the two halves of the beam are inclined relative to each other by an angle 2 α and relative to the retroreflector axis of rotation by an inclination angle α.
To determine the spectrum of electromagnetic radiation with the help of a Michelson interferometer, this is passed through the interferometer and the optical path differences limit s between the radiation beams in the arms of the Interferometer over a predetermined range Right. This is due to the superposition of the radiation beams the course of the interferogram of the two arms is measured with the help of a radiation detector, electro nisch amplified, with the help of an analog-digital converter di capitalized and recorded using a digital computer net. For the calculation of the spectrum from the interferogram become interferogram points with respect to the optical path difference known, equidistant distance required. Therefor the optical path difference must be measured in the interferometer the.
With almost all spectrometers on the market on the Michelson interferometers are based on the optical path dif reference measured using a laser reference. For this will a laser beam parallel to a coupling mirror Useful radiation coupled into the interferometer; this passes through the interferometer in the same way as the Nutz radiation and is at the output of the interferometer via a Auskoppelspiegel ge on a separate radiation detector passes. The interferogram measured by this detector is to determine the optical path difference in the interferometer used.
The following is disadvantageous when using the laser reference. On Part of the optical cross section of the spectrometer is from the coupling and decoupling mirrors shadowed, which he achievable signal strength of the useful interferogram reduced becomes. The wavelength of the laser reference is usually outside the range of the wavelengths of the useful radiation and therefore the optical components of the interferometer must be used frequently with special windows and coatings, which at an increased cost and also to reduce the signal strength ke of the useful interferogram.
Furthermore, part of the laser radiation often also occurs the detector of the useful interferogram, which leads to interference in ge measured spectrum. The most used gas lasers are sensitive and prone to failure. The result lack of reliability has a wide range of uses this spectrometer has so far been prevented in process engineering. In today's usual evaluation of the laser interferogram is the distance between the sampling points at best to an integer liges multiple of half the laser wavelength, what result from restrictions in the measurement of the spectrum ren.
The object of the invention is the optical path difference in a Michelson interferometer based on an In terferometer concept without the use of a laser reference measure, and also the disadvantages of Michelson interferometer to be avoided with linearly moving plane mirrors.
According to the invention, this object is in a device for an interferometer according to Michelson by the features in characterizing part of claim 1 solved. advantageous Developments of the invention are the subject of Unteran claims.

In Fig. 1, the basics of the concept laid out according to the invention of an interferometer according to Michelson are shown schematically. The interferometer consists of two optical units, namely a first optical unit 1 and a second optical unit 2 .
Die beiden Teilstrahlenbündel werden anschließend in der optischen Ein heit 1 wieder vereint und verlassen diese am Strahlaustritt 7.Optical radiation is guided at the beam inlet 6 into the first optical unit 1 , in which the beam is divided into two partial beams, which are guided one or more times into the second optical unit 2 and back to the first optical unit 1 . The two partial beams are then reunited in the optical unit 1 and leave them at the beam exit 7 .
The first optical unit 1 is constructed in such a way that its components define a plane E, while the component (s) of the second optical unit 2 define a point P. The two optical units 1 and 2 are constructed in such a way that the optical path difference s in the interferometer has a fixed functional relationship with respect to the distance d of a point P from the plane E and ideally no further variable sizes of the structure during the measurement being affected; therefore according to Eq. ( 1 )
s = f(d) (1)s = f (d) (1)
The functional relationship according to Eq. ( 1 ) is based on the model derived from the geometric and physical conditions of the basic structure of the two optical units 1 and 2 .
The second optical unit 2 is mounted on a shaft 8 with an axis of rotation D, wherein the axis of rotation D runs parallel to the plane E E and is oriented such that when the optical unit 2 is rotated it has an undisturbed radiation flow between the two optical units 1 and 2 allows. The point P is at a distance r from the axis of rotation D. When the shaft 8 is rotated, the point P thus describes a circle (orbit) K with a radius r corresponding to the distance r; the center M of the circular path K is at a distance a from the plane E. If the axis of rotation D runs parallel to the plane E, then for a distance d at an angle of rotation w of the shaft 8 about the axis of rotation D according to FIG. 1 according to Eq. ( 2 ):
d = a + r.cos(w) (2)d = a + r.cos (w) (2)
If the axis of rotation D is inclined to the plane E by an angle w1, then the distance d results according to Eq. ( 3 ) to:
d = a + r.cos(w1).cos(w) (3)d = a + r.cos (w1) .cos (w) (3)
(4) berechnet wer
den zu:
If the idealized case of a stationary, ideally round shaft 8 is assumed, then with known parameters a, r, w1 and with known functional relationship f (d) the optical path difference s in the interferometer from the angle of rotation w of the shaft 8 about the axis of rotation D according to Eq. ( 4 ) are calculated for:
s(w) = f(a + r.cos(w1).cos(w)) (4)s (w) = f (a + r.cos (w1) .cos (w)) (4)
According to the prior art, the optical path difference is measured using a laser reference. In contrast to this, according to the invention, the optical path difference s from the angle of rotation w is simplified based on Eq. ( 4 ) calculated so that the disadvantages mentioned at the outset due to the use of a laser reference are eliminated.
In the interferometer concept outlined above, inexpensive way a higher accuracy of the measuring device for measuring the angle of rotation than with a measuring device reached at which the linear mirror path is measured.
Fig. 2 shows a schematic overview of the inventive construction of the interferometer with devices for determining the optical path difference s.
To measure the angle of rotation w, the interferometer is expanded by a first measuring device 14 . The first measuring device 14 is designed and integrated into the structure so that it measures the angle of rotation w of the shaft 8 about the axis of rotation D. A resting de unit 14-1 of device 14 is set by the first optical unit 1 Level E connected to the optical unit 1 or their components torsionally stiff with respect to, while a moving unit 14-2 of device 14 rotationally rigid with respect to the rotational axis of the solder D is connected by the point P to the second optical unit 2 or its components.
The first measuring device 14 for measuring the angle of rotation w is designed when using the interferometer in a spectrometer so that the expected deviation of the calculated optical path difference s as a result of random, non-reproducible errors in the measured angle of rotation and overdue, non-reproducible errors of the assumed measurement time for a given course of the rotational speed is approximately in the range from 1/20 to 1/10000 of the shortest wavelength measured with the spectrometer.
verwendet:
In a second embodiment, to improve the accuracy of the calculated optical path difference s, the deviation dd of the point P, which is dependent on the measurement time, from the assumed circular path K in the direction of the solder to the plane E is measured by an additional measuring device 15 attached or integrated to the interferometer; when calculating the optical path difference s, the idealized Eq. ( 5 ) uses:
s(w) = f(a + r.cos(w1).cos(w) - dd(w)) (5)s (w) = f (a + r.cos (w1) .cos (w) - dd (w)) (5)
The definition of the deviation dd is illustrated schematically in FIG. 3.
For measuring the deviation dd, a first unit 15-1 of a second measuring device 15 is connected rigidly with respect to the plane E defined by the first optical unit 1 to the optical unit 1 or its components, and a second unit 15-2 of the measuring device 15 is rigidly connected to the second optical unit 2 or its components with respect to the point P. In the second measuring device 15 , the deviation dd is carried out by measuring a round reference body attached to the second optical unit 2 or the shaft 8 with at least one circular edge or a circular ring, the center of which is located on the axis of rotation D of the shaft 8 . The reference body is measured at a point which is (at least approximately) in the plane of the circular path K of the point P.
The second measuring device 15 for the deviation dd is so designed when using the interferometer in a spectrometer that the expected deviation of the calculated optical path difference s due to accidental, non-reproducible errors of the measured deviation dd as well as due, not reproducible Errors of the assumed measurement time for a given course of the rotational speed is approximately in the range from 1/20 to 1/10000 of the shortest wavelength measured with the spectrometer.
In a third embodiment according to the invention, the two measuring devices 14 and 15 are replaced by a third measuring device 16 (see FIGS . 8a and 8b), which measures both the angle of rotation w and the deviation dd. The calculation of the optical path difference s is carried out in exactly the same way as in the second embodiment.
Non-systematic deviations in the position of the axis of rotation D can directly in the first embodiment and in the second and third embodiments indirectly via measurement errors the deviation dd to errors in the determination of the optical Path difference s lead.
According to the invention, the bearing of the shaft 8 is therefore designed so that it is stiff against external forces and moments, which would cause displacements or tilting of the shaft 8 and thus its axis of rotation D and the shaft 8 during rotation without the influence of external forces or moments that run as smoothly as possible, i.e. rotate without tilting or shifting; For this purpose, a drive 20 is designed such that, apart from the drive torque, no, in particular no, time-variable forces or moments are exerted on the shaft 8 and thus its axis of rotation D.
Variable moments applied in the direction of rotation can lead to elastic changes in position of the point P relative to the axis of rotation D and thus to errors in the determination of the optical path difference s. According to the invention, the second optical unit 2 is therefore constructed and connected to the shaft 8 in such a way that the point P is connected as stiffly as possible with respect to the axis of rotation D of the shaft 8 . Here too the drive is designed so that it causes a rotation of the shaft 8 about its axis of rotation D with constant rotational speed or a temporal course of the rotational speed, which for at least part of the Drehwinkelbe range of a revolution an at least approximately linear course of the optical path difference s has the consequence, and that it is connected as rigidly as possible to the shaft 8 with a view to the transmission of the torque to avoid torsional vibrations.
According to the invention, deviations in the optical path difference, which result from changes in position of individual components of the two optical units 1 and 2 , are not detected by the measuring system for the optical path difference. According to the inven tion, the components of the two optical units 1 and 2 are therefore assembled so that the resulting due to Mate rialaging, thermal influences or external (acceleration) forces changes in position are reduced to the smallest possible extent.
In Fig. 4 is an interferometer arrangement is schematically Darge, which has a beam splitter 35 , two deflecting mirrors 36 , 37 , two perforated mirrors 38 , 39 , which form the first optical unit 1 , and a triple mirror (retroreflector) 3 , which has the second optical Unit 2 represents, wherein the point P lies in the triple point of the triple mirror 3 . The first optical unit 1 defines the plane E, which corresponds to a plane defined by the beam splitter layer when the structure is symmetrical.
Der vom Strahlteiler 35 transmittierte Anteil der Strahlung verläßt das Interferometer am Strahlaustritt 7.The radiation to be examined is limited to the beam inlet 6 and passed into the interferometer. Alternatively, divergent radiation can also be collimated by an upstream imaging optics in the first optical unit 1 . The collimated radiation is split at the beam splitter 35 into two partial beams 44 and 47 . The partial beam 44 runs over the mirror 36 through the hole of the hole mirror 38 on the triple mirror 3 , which guides the radiation to the hole mirror 38 . The perforated mirror 38 is adjusted so that the radiation strikes it perpendicularly. The partial beam 49 is reflected in itself and runs back to the beam splitter 35 via the triple mirror 3 and the mirror 36 . The portion of the radiation transmitted by the beam splitter 35 leaves the interferometer at the beam exit 7 .
Der vom Strahlteiler 35 reflektierte Anteil der Strahlung verläßt das Interferometer am Strahlaustritt 7.The partial beam 47 runs over the mirror 37 through the hole in the perforated mirror 39 on the triple mirror 3 , which directs the radiation 48 to the perforated mirror 39 . The perforated mirror 39 is also adjusted so that the radiation strikes it perpendicularly. The partial beam 50 is reflected in itself and runs back to the beam splitter 35 via the triple mirror 3 and the mirror 37 . The portion of the radiation reflected by the beam splitter 35 leaves the interferometer at the beam exit 7 .
The axis of rotation D of the triple mirror 3 is located at the level of the center of the collimated beams; when the triple mirror 3 is rotated, the beams 49 , 50 circle on the perforated mirrors.
In Fig. 5a to 5d are a front view, ten two Seitenansich and a schematic plan view of an advantageous conversion of the compound from the optical components of the first optical unit 1 is shown. Two flat carrier plates 30 and 31 are connected to each other via spacing blocks 32 , preferably glued. The components of the first optical unit 1 are located between the carrier plates 30 , 31 or on the sides of the carrier plates. They are preferably connected to the carrier plates on surfaces which are perpendicular to the optical surfaces.
This has the following advantages: The components can be easily adjusted by turning and moving even with very thin layers of adhesive. Forces from the carrier plates 30 , 31 or the adhesive layers only have an indirect effect on the shape of the optical components; this results in a very stable and rigid construction of the first optical unit 1 . Furthermore, there is no cost for frames of the individual optical components. The construction of flat carrier plates 30 , 31 with only a few machined surfaces is inexpensive to manufacture.
Optical components 33 , 34 for beam collimation and beam bundling are preferably also bonded in the same way as the other components of the first optical unit 1 . Preferably, a carrier 41 for an interferogram detector 42 and an input aperture 40 for the radiation coupling are preferably glued to the carrier plates 30 , 31 or connected in some other way. This has the advantage that the position of the input aperture 40 , the detector 42 and the orientation of the beams within the most optical unit 1 are permanently adjusted.
All optical components as well as the carrier plates 30 , 31 and the spacing blocks 32 are, as far as possible, made of materials with at least approximately the same, as small as possible thermal expansion coefficients. This has the advantage that no or only very slight mechanical stresses occur in the event of temperature changes in the structure, which lead to deformations of the optical components and thus to the misalignment of the interferometer.
The optical components are adjusted when gluing with the carrier plates 30 , 31 . The adjustment is carried out with the help of high-precision adhesive templates, to which the optical components are fixed when gluing, and / or by aligning the optical components via actuators (piezo actuators) or adjustable adjustment devices with control or regulation of the alignment and position of the optical components by measuring the position and orientation of a laser beam which is passed through or onto the components of the optical structure or by measuring the interferogram generated by the interferometer of a monochromatic radiation source.
In Fig. 5e ist vergrößert und schematisiert eine durch einen dicken Strich hervorgehobene Klebestelle wieder gegebenThe adhesive templates and adjusting devices are removed from the assembly as far as possible after the components have been glued and can thus be used several times. This, in turn, has the advantage that no or only a few expensive, high-precision adjustment devices remain in the construction, and thus an inexpensive construction is possible in a series production. In Fig. 5e is enlarged and schematically given a glue line highlighted by a thick line
The structure shown in Fig. 5a to 5d is with respect to the arrangement and shape of the optical components, the carrier plates and the spacing blocks only as an example. In other versions of the first optical unit 1 , for example, individual components can also be glued to only one of the carrier plates. What is essential is the basic way of connecting and adjusting the components.
In Fig. 6a is a partially sectioned, schematic Be tenansicht and in Fig. 6b is a schematic plan view an advantageous way of connecting the tri mirror 3 of the second optical unit 2 with the shaft 8 is shown. The triple mirror 3 consists of three glued plane mirrors or alternatively of optically transparent solid material. The connection of the triple mirror 3 with the shaft 8 must be very rigid, since movements between these components lead to errors in the calculation of the optical path difference s, in particular when executing a construction without measuring the deviation dd.
The frequently used materials of the shaft 8 , for example metal and triple mirrors, for example glass or ceramic, have different thermal expansion coefficients. With direct rigid connection of the triple mirror 3 to the shaft 8 , temperature changes therefore lead to thermal stresses and deformations of the triple mirror 3 , whereby the optical quality of the mirror is adversely affected.
The triple mirror 3 is preferably glued to a Spiegelauf recording 51 (which has the same or approximately the same thermal expansion coefficient as the triple mirror 3 ) by means of an adhesive. This has the advantage that no or only very small thermal tensions arise between the triple mirror and the receptacle.
Such bonding is preferably carried out at three locations, as shown in FIG. 6a. In this case, an adhesive bond 55 , which, as shown, preferably lies in the direction of the distance r of the point P from the rotary axis D, is carried out as stiffly as possible, while the other two adhesive bonds 56 are preferably elastic.
This has the following advantages: The triple mirror 3 is particularly rigid in the direction of the distance r with the Spiegelaufnah me 51 , and there can only be low tensile forces on the sensitive adhesive points within the triple mirror. Furthermore, the triple mirror 3 is damped with respect to vibrations.
Die Spiegelaufnahme 51 kann über einen vorzugsweise ringför
migen Klebstoffsteg 53 mit der Welle 8 verbunden werden. Da
The mirror holder 51 can be connected to the shaft 8 via a preferably ring-shaped adhesive web 53 . Since with the adhesive, as shown in Fig. 6a, only on the ra dialen surfaces, but not on the end faces, a ring 54 made of adhesive-repellent, soft material, such as Teflon (registered trademark), between the mirror holder 51 and shaft 8 are provided. The width dk and / or the thermal expansion coefficient ktk of the adhesive ring 53 are / is adjusted to the radius r1 and thermal expansion coefficient kt1 of the mirror receptacle as well as the radius r2 and the thermal expansion coefficient kt2 of the shaft 8 , so that Eq. ( 6 ) is at least approximately fulfilled:
r1.kt1 + dk.ktk = r2.kt2 (6)r1.kt1 + dk.ktk = r2.kt2 (6)
This type of attachment has the following advantages. At least with uniform temperature changes, there are no or only very small thermal tensions and the connection to the shaft 8 is very rigid. On top of this, this type of fastening is inexpensive, since the requirements for the precision of the shaft 8 and the mirror mount 51 at the connection point are only slight and no further parts are required for who.
If the deviation dd ( FIG. 3) is measured to determine the optical path difference s, then the mirror receptacle 51 is preferably shaped so that it also serves as a reference body 52 for measuring the deviation dd. This in turn is geous, since the reference body 52 is rigidly connected directly to the triple mirror 3 or forms a unit with the triple body, and the measurement location for the deviation dd can be placed at least approximately in the plane of the circular path K of the point P. , Furthermore, no additional reference body and thus no connection of the reference body with the triple mirror is required.
In Fig. 7, an advantageous arrangement of the com ponents storage, angle measurement and drive of the shaft is shown schematically. The shaft 8 is preferably via two in a bearing housing 60 against each other braced ball bearings, for. B. precision angular contact ball bearings 62 , 63 or other rolling or plain bearings. In Fig. 7 there are drive 64 , 65 and sensor 61 for measuring the angle of rotation between the two bearing points. A rotation angle measuring transducer 61 with a hollow axis and a direct drive 65 , the rotor 64 of which is mounted directly on the shaft 8 , are used for the rotation angle measurement.
Such an arrangement has the following advantages: Precision angular contact ball bearings 62 , 63 are available as standard parts of high precision and smooth running. The bearing points ( 62 , 63 ) of the shaft 8 are at the greatest possible distance from one another for a given size. The bearing is therefore very stiff against all tilting moments. The angle of rotation transducer 61 with a hollow axis is a component used in industrial measurement technology.
There can also be no measurement errors due to misalignments when connecting the angle-of-rotation sensor 61 to the shaft 8 via a coupling. The direct mounting of the rotor 64 on the shaft 8 results in a very rigid connection, as a result of which undesirable torsional vibrations between the shaft and the drive are largely avoided and precise control of the drive of the shaft is facilitated.
For the drive of the axis of rotation arise depending on the target ter rotation speed depending on the rotation angle below different advantageous embodiments. Will not be special demands on the accuracy of the rotational speed an electric motor is sufficient as the drive, which ver with a shaft or a friction gear with the shaft is bound.
Both the belt drive (flat belt) and the friction wheel drives have the advantage that a simple means Translation of the torque of the engine is reached, and so can be used with a motor with lower torque. The belt drive also has the advantage that only very little vibrations from the motor axis to the shaft be transferred while the friction wheel drive has the advantage has that it is relatively torsionally stiff and much quieter running as a gear train.
If a precise course of the rotational speed is desired, a direct drive is advantageous, the rotor of which is fixed the shaft is connected. Use is available for this an asynchronous motor or synchronous motor, for example egg disc magnet stepper motor, in which the currents in the winding (s) of the stator either controlled or ge be regulated.
With controlled operation, the time course of the wick currents so impressed that a low-vibration to drove with the required time course of the angle of rotation results. When the drive is controlled, the angle of rotation of the Win kelsystems, d. H. whose actual rotation angle with a set rotation kel compared and the stator windings are over a Re gel algorithm, for example via a digital signal pro Processor controlled accordingly. One is advantageous here Pre-control of the drive with a course of the target rotation angle corresponding drive torque, the for this necessary torque curve in an identification phase can be measured.
The embodiments of Direktan described above drives have the following advantages. The connection of the drive with the axis of rotation is torsionally rigid; thus none or at most, only slight torsional vibrations are possible. The An drive is largely wear-free and can with high Precision with a high limit frequency of the control loop sta bil regulated.
The angle of rotation measurement is preferably carried out with an increment mental angle measuring system, for example optically, interfe Renzoptic or magnetic. The rotation angle steps of the measurement systems can preferably be angularly equidistant or according to the functional relationship between the opti path difference s and the angle of rotation w equidistant Lich the optical path difference can be determined.
Incremental angle measuring systems have the advantage that the angle of rotation with the accuracy required for interferometers frequency and temporal resolution can be measured. Also the time-varying measuring errors are only very small.
Advantageous rotation angle measurements are described below ben. For an encapsulated sensor with a hollow axis Rotation angle measurement, the hollow axis receives the rotation shaft, which has the advantage that such measuring systems are relatively inexpensive are offered in many variations, and during assembly little or no adjustment work is necessary. A fixed coupling to the shaft is also only minimal Errors due to the coupling between the angle measuring system and Shaft loaded.
When using a two-part system for the rotation angle measurement, the reference body of the rotation angle measurement is directly (firmly) connected to the second optical unit 2 , its receptacle or its components. The sensor system of the rotary measuring system, which scans the reference body, is (torsionally) rigidly connected to the first optical unit 1 . This is advantageous since the angle of rotation is measured very close to the point P, and measurement errors due to the torsion of the axis of rotation or the attachment of the second optical unit 2 are excluded.
In a further advantageous rotation angle measuring system, the reference body required for the rotation angle measurement is again directly and firmly connected to the second optical unit 2 , its receptacle or its components. The reference body is scanned by two sensors arranged diametrically with respect to the axis of rotation.
The error that arises when measuring the angle of rotation due to an axis offset is compensated for by evaluating the two sensor signals. The two sensors are firmly connected to the most optical unit 1 . This achieves higher accuracy in the measurement of the angle of rotation. This variant can also be used for a combined measurement of the angle of rotation and the shaft position.
Below are advantageous designs for measuring the Ab softening dd specified.
In Fig. 8a is a side view and in Fig. 8b is in egg ner front view of an advantageous embodiment of a measuring device 16 w for the combined measurement of angle of rotation and deviation dd in the form of an incremental Winkelmeßsy shown stems, comprising a reference body 66 and two scanning units 67, 68 and has a not shown evaluation electronics. Each of the scanning units 67 , 68 delivers the angle of rotation measured by it in analog or digital form.
ten 67, 68 gemessene inkrementale Drehwinkel dw proportional
dw = kwl.dl,
The measuring system is designed so that the incremental angle of rotation dw measured by the scanning units 67 , 68 is proportional to the length dl of the part of the reference body which is moved past the scanning point, where:
dw = kwl.dl,
wobei mit kwl = 1/rRK, ein fester Proportionalitätsfaktor und mit rRK der Radius des Referenzkörpers an der Meßstelle be zeichnet sind.where kwl = 1 / r RK , a fixed proportionality factor and r RK are the radius of the reference body at the measuring point.
Two scanning points 69 , 70 are located in the plane of the circular path K of the point P and on a straight line which runs parallel to the plane E and intersects the axis of rotation D. The two sampling points 69 , 70 have approximately the same from the axis of rotation 8th In contrast to the scanning shown, the scanning of the reference body can also be carried out on its end face or in some other way.
To calculate the optical path difference s, the arithmetic mean of the angle of rotation measured by the two scanning units 69 , 70 is used. The deviation dd of the point P from the circular path K used for calculating the optical path difference s is determined from the two rotation angles w1 and w2 of the scanning units 69 , 70 in accordance with Eq. ( 7 ):
dd = (w1 - w2)/(2.kwl) (7)
dd = (w1 - w2) / (2.kwl) (7)
berechnet. Several can improve the spatial resolution calculated deviations can be averaged over time. So can advantageously the angle of rotation is measured very precisely and there will only be one measuring system for measuring Angle of rotation and deviation dd required.
In Fig. 9a is a side view and in Fig. 9b in a front view of an advantageous arrangement of a reference body 71 and scanning devices 72 , 74 is shown for a ge separate measurement of the deviation dd. By means of the scanning devices 72 , 74 the deviation of the position of a circular edge, a circular ring or a cylindrical surface of the reference body 71 from a target position is measured, and preferably only the proportion in the direction of the solder to the plane E, since this corresponds to the deviation dd , The scanning points 73 , 75 lie approximately in the plane E of the circular path K of the point P and on a perpendicular to the plane E, which intersects the axis of rotation D.
To calibrate the measuring system for measuring the deviation dd, it is advantageous to apply calibration stages of a predetermined size (see, for example, stage 78 in FIG. 10) to rotational angle positions on the reference body which are not required when measuring the interferogram. These calibration stages deceive a known deviation dd, the measured size of which can be used by comparing the known size to calibrate the sensitivity of the measuring system for the deviation dd even during the measuring operation of the interferometer. The scanning can be done with one or two diametrically arranged scanning devices.
The diametrical scanning has the advantage that the measurement of the deviation dd and the optional calibration of the sensitivity of the measuring system for the deviation dd is carried out more precisely on the basis of calibration levels. Instead of a radial arrangement of the scanning devices 72 , 74 , as shown in FIGS . 9a and 9b Darge, these can be attached in a different orientation depending on the design of the measuring system.
The reference body 71 should preferably be reworked in the assembled state of the rotating shaft 8 so that a reference edge, a reference ring or a reference surface have a low eccentricity or a slight deviation from an ideal circular path. Depending on the design of the measuring system, the contour can be ground, for example, or a trace can be made in a thin layer by mechanical processing, or in a photosensitive layer by exposure, or a thin trace can be applied to the reference body.
Editing preferably in the assembled state with the shaft 8 rotating is advantageous since the position of the reference body during assembly and its shape need not be very precise before machining. Even angle-dependent systematic deviations in the position of the shaft can be compensated in the sense that the reference body at the measuring point only moves with the statistical deviations to be measured, and the required measuring range and thus also the relative accuracy of the measuring system for the deviation dd can be kept small.
An advantageous embodiment of a separate Meßeinrich device for measuring the deviation dd is shown in Fig. 10. A drum is used as the reference body 76 . The distance 79 to the drum 76 is measured by means of a contactless (for example inductive, capacitive or optical) distance sensor 77 . The distance 79 is a direct measure of the deviation dd. The distance sensor 77 is firmly connected to the most optical unit 1 .
For the calibration of the sensitivity of the measuring system, one or more steps 78 in the form of an elevation or depression of predetermined height and width can be attached to the drum 76 . Advantageously, distance measuring systems available on the market can be used, and the cylindrical reference surface (drum 76 with steps 78 ) can be produced with little effort, in particular when machining in the assembled state.
A further advantageous embodiment of the separate measuring device for measuring the deviation dd is shown in a schematic side view in FIG. 11a and in a schematic sectional view in FIG. 11b. A disc 80 serves as a reference body, which is light-impermeable at least at the edge. The reference disk 80 forms, together with a stationary counterpart 81, a slit diaphragm, the width of which depends on the position of the shaft.
To measure the width of the diaphragm, a light source 85 is provided on one side and a photosensitive detector 83 is provided on the other side, which measures the amount of light 86 striking it. The output signal of the detector 83 is a measure of the deviation dd. The counterpart 81 is attached to the first optical unit 1 .
To calibrate the sensitivity of the measuring system, one or more steps 84 are again provided on the reference disk in the form of an elevation or depression of predetermined height and width. To compensate for sensitivity fluctuations caused by fluctuations in the intensity of the light source or by sensitivity fluctuations in the detector, a second detector 82 is provided.
Detectors 82 and 83 are preferably applied on a chip. Here, the detector 82 is irradiated by the light source 85 via a hole in the counterpart 81 . Via a control loop, the intensity of the light source 85 is regulated so that the current from the detector 82 has a constant, predetermined value. In this embodiment, too, the circular edge of the reference disk can be produced with little effort, in particular when it is processed in the assembled state.
Yet another separate measuring device for measuring the deviation dd is shown in FIGS . 12a and 12b. As a reference body, in turn, a pane 88 is provided with an annular translucent area 89 , for example a coated glass pane. The translucent area 89 is delimited by two opaque areas. To measure the position of the translucent ring, this is irradiated on one side of the disk from a light source 94 and on the other side a detector 90 is arranged in two segments; the dividing line between the two segments lies exactly in the middle of the translucent ring 89 and extends tangentially to the annular region. The difference in the output signals of the two segments is a measure of the deviation dd. Detector 90 and light source 94 are attached to the optical unit 1 .
The intensity of the light source 94 can be regulated to a constant value on the basis of the sum of the detector signals. To calibrate the measuring system, one or more sectors 93 of known width are additionally provided on the translucent annular region. A comparison of the change in the sum of the two detector signals with the known change in the width of the annular region provides the sensitivity of the measuring system.
Alternatively, the annular area can also be opaque casual and translucent. on Due to the differential measurement method, this version can be measured very precisely.
