The present invention relates to a plating bath for the electrodeposition of electrical metal resistance layers.
Since the groundbreaking inventions of Strong u. As disclosed in British Patent No. 690,691, published April 29, 1953, the printed circuit board (PCB) technique has become an extremely important factor in the modern electronics industry. The PCB technique has been favored by the development of plating and related electrodeposition processes for producing thin films for use as conductor materials. With the effort to minimize PCB component requirements, the industry has turned to planar resistive technology, and in particular, the electrodeposited layers in an effort to increase circuit density, improve reliability and operating characteristics, and reduce overall costs, particularly by increasing automation of manufacturing , Previous work is described in a paper by Mahler entitled "Planar Resistor Technology for High Speed Multilayer Printed Circuit Boards".

Significant advances in etchable electroplated layers of resistive materials have been made by Castonquay, see US-A-3,857,683, US-A-3,808,576 and WO 86/07100. A large number of binary alloys are given in US-A-3,857,683, which are useful as resistive layers. However, most of these alloys have resistivities that are too low for practical purposes. In addition, in some cases, the ingredients for the corresponding plating baths are difficult to access for making the alloys, are expensive, and in some cases difficult and / or hazardous to handle. For example, Examples Xl and XXXI of US-A-3,857,683 require fluoroborates of antimony and either cobalt or nickel and hydrofluoric acid to make cobalt-antimony or nickel-antimony alloys, respectively.
In any event, for one reason or another and as illustrated in US-A-3,808,576 and International Publication No. WO86 / 07100, nickel-phosphorous alloys are among the most widely used materials for PCB precursor applications Resistance layers become. In International Publication 07100, nickel-phosphorus resistance layers are applied to copper foil from a plating bath free of sulfate and chloride salts. In particular, it can be seen from this source that the use of such salts should be avoided as they cause brittleness. Therefore, the plating bath contains nickel carbonate, phosphoric acid and phosphorous acid. In US-A-3,808,576, the resistive layer contains up to 30 mass% of phosphorus and the bath from which it is deposited, nickel sulfate hexahydrate, nickel chloride hexahydrate, nickel carbonate, phosphoric acid and phosphorous acid, as well as other additives. However, the use of so many reagents for the formation of the nickel-phosphorus layer is technically problematic and leads to an increase in costs in the production of a commercially suitable resistance layer. In addition, it is generally believed that it is necessary to anodize the resistor-forming alloy into oxides after it has been electroplated on a copper foil surface. Also the leader! at additional costs and problems. Despite advances in the art for the formation of electrodeposited planar resistive layers, those skilled in the art have continued the search for resistive materials that could be readily and reproducibly electrodeposited to form a resistive layer that is easy to etch using safe etchants To produce resistance tracks and segments that have industrially suitable and useful resistance characteristics. The invention disclosed in the present application provides electroplating baths which can be used to obtain such layers.
The present invention now relates to a plating bath for electrodepositing resistive layers formed of a normally conductive metal and a resistive nonmetallic additive, and the plating bath of the present invention is characterized by an aqueous solution containing a first starting material of a normally conductive metal component and a second starting material a non-metallic, resistive additive which is at least one of oxygen, carbon and sulfur.
In one form of the invention, the normally-conductive metal component may be chromium, and the non-metallic, resistance-increasing additive is oxygen and carbon. In another form of the invention, the normally conductive metal component is nickel and the non-metallic, resistance increasing additive is sulfur. In cases where the starting material of the non-metallic, resistance-increasing additive produces oxygen and / or carbon, such starting material may be a water-soluble organic acid and its ionizable salt. In particular, such a starting material may be formic acid or acetic acid, propionic acid or an alkaline metal salt of such an acid. And in the preferred form of the invention, the starting material for oxygen and carbon is propionic acid. In the form of the invention in which the non-metallic, resistance-increasing additive is sulfur, its starting material is preferably sodium thiosulfate.
In particular, the plating bath according to the invention may contain a catalyst. In a preferred aspect of the invention, the catalyst may be oxyhalogen anions, e.g. Periodate, iodate, perbromate, bromate, perchlorate or chlorate ions. The catalyst may also contain sulfate ions. In the form of the invention where the normal conductive metal component is chromium, chromium trioxide may be used as the starting material for chromium. In the form of the invention in which the normal conductive metal component is nickel, nickel sulfate may be used as the source of nickel.
In the drawings, products are shown schematically, which are available by galvanic processes according to the inventive method.

Contains resistor track and separate copper links, which are devices for electrically coupling an electrical potential.
As discussed above, the invention described herein provides electroplated multilevel electrical resistance films including an insulating layer, a metal plated resistive layer, and a conductive SJ 'ht. Generally speaking, the conductive layer may be any conductive material known at present to anyone skilled in the art of printed circuit board including copper, nickel, etc. The conductive layer used should be a flat, electroplated copper foil that has been treated (stabilized) to avoid oxidation and left untreated. However, in the preferred form of application of the bath, the resistive layer is electrodeposited directly onto the matte side of the conductive layer. The electrical resistance material includes an electrodeposited layer composed of a normally conductive metal component and a resistive portion of a non-metallic additive that is carbon, oxygen, and / or sulfur. As the metal component, any normally conductive electrodepositable material may be used. Preferably, however, the resistance layer consists of a galvanically applied mixture of chromium, carbon and oxygen or of a galvanically applied mixture of nickel and sulfur.
The resistive layer materials most often contain an electrodeposited, composite mixture of a normally conductive metal component and a resistive portion of a non-metallic additive containing at least one of carbon, oxygen, and sulfur. The metal component may be any metal that conducts normally and is electroplated from an aqueous solution. Nickel and chromium are preferred. The non-metallic additive can seip one or more of the elements carbon, oxygen and sulfur. Preferably, the resistive material is an electrodepositable composite mixture of chromium, carbon and oxygen (chromium-carbon-oxygen) or an electrodeposited composite mixture of nickel and sulfur (nickel-sulfur). The preferred resistive layer may be further characterized as having a volume resistivity in excess of 600 micro-ohm.cm and separable from an aqueous solution giving a reproducible yield of a bonding layer which can be bonded to an insulating substrate without loss of physical integrity. which is nonradioactive, having a melting point and crystallographic phase transitions, if any, at temperatures above 45O 0 F, which has a temperature coefficient of resistance below about 300ppmAC in the temperature range of about 20 ° C to about 100 ° C when properly deposited, the current characteristics has a function of the voltage, which are typical of presently available resistors, and which is sufficiently chemically durable to withstand normal Einsaubedingungen when properly by passivation, Anodized 1 ur ^ ng, overcoat layers, or coating with an organic or anorgani protected layer.
The said resistive layer is formed from an aqueous plating bath according to the invention onto a conductive film, e.g. As a stabilized copper layer applied. At this point it is advantageous, although not necessary, to raise the thus prepared bilayer to an elevated temperature in air or in a controlled atmosphere. The bilayer film may then be simply laminated with a resistive layer against an insulating layer consisting of one or more layers of a fiberglass fabric impregnated with a corresponding composition of curable organic resins. The multilayer film and the preimpregnated fiberglass cloth (prepreg) are then bonded together by conventional methods, such as pressing at 250 to 750 psi and 350 to 45O 0 F for 40 minutes to 2 hours to form a laminate composed of an insulating layer bonded thereto electrically applied electrically resistive layer and adhering to the resistive layer conductive layer.
A new aspect of the invention is based on the fact that the additive is derived from a starting material that is originally a component of the plating bath. The bath therefore contains, in addition to the other conventional ingredients, a starting material of the normally conductive metal component of the resistive layer and a nonmetallic resistive additive starting material having one or more of the elements oxygen, carbon and sulfur. The starting material of the non-metallic additive is usually a compound which is soluble in the aqueous medium of the bath and which is not decomposed by other ingredients. On the other hand, after the application of the electroplating stream in the plating bath, the starting material must be subjected to decomposition. After decomposition of the starting material, carbon, oxygen and / or sulfur are released from the starting material and incorporated into the electroplated mass. With this invention it has been found that organic acids and their salts are useful as the starting material for carbon and oxygen for the purposes of the present invention. In particular, it has been found that acids, such as. As formic acid, acetic acid and propionic acid and their Alkalimetaüsalze, are effective. In accordance with the principles and conceptions of the invention, propionic acid is a particularly preferred and effective starting material for carbon and oxygen. It has been found that sodium thiosulfate is a particularly effective and preferred starting material for sulfur when the latter element is to be used as a non-metallic, resistance-increasing additive.
The plating bath for the production of a resistive layer of such material preferably contains chromium trioxide of from about 25 to about 450 g / L, sulfuric acid of from about 0.1 to about 2.35 g / L, oxyhalic acid anions of from about 0 to about 50 g / L, and about 20 to about 300g /! an organic, preferably aliphatic acid. Generally, the amount of organic acid must simply be sufficient to achieve the object of the invention, which is to use a sufficient amount of carbon and / or oxygen additive
The resistance varies with the proportion of the additive. Thus, the resistance is generally reduced as the amount of additive incorporated into the galvanically deposited resistive layer is reduced. The proportion of the additive in the electrodeposited resistive layer varies with the starting material originally dissolved in the bath. Accordingly, the sheet resistance changes with the amount of inorganic acid in the plating bath (the other conditions are the same). Due to the nature of the plating operation, the deviation is not always accurate, and the exact ratio between the proportion of the starting acid in the bath and the resistivity of the electrodeposited resistive layer must be determined most often empirically.
Again, generally expressed, the temperature of the plating bath in the range of about 6 to about 5O 0 C must be held while performing the electroplating. The current density must generally be in the range of about 50A per square foot to the maximum density achievable with existing equipment. In this regard, the maximum current density is limited only by criteria known to those skilled in the plating art. The resistive layers so produced must be of sufficient thickness to be dimensionally stable during storage and further processing, and when used as a component for printed circuit boards. On the other hand, the thickness is not a critical factor. In general, however, the resistance layers of the invention have a thickness in the range of about 0.1 to about 0.4 microns. However, it is believed by those skilled in electroplating that electroplated layers u. have a rough surface so that specific values for the thickness are in fact average values.
Mainly, oxyhalous acid anions are used as a catalyst in the plating bath to promote the deposition of chromium. A synergistic effect is observed when oxyhalogenanions are used in conjunction with sulfuric acid. Chlorate, bromate and iodate ions have been found to be effective and, in this regard, the iodate is more effective than the bromate, which in turn is more effective than the chlorate. Peroxy ions, e.g. Periodate, perbromate and perchlorate are also effective for the purposes of the invention. Preferably, oxyhalous acid anions can be used by using sodium or potassium salts of the chloric acid, that is, either sodium or potassium chromate, the main reason being the relatively low cost and ease of availability of these materials.
On the application side, halide anions are strong oxidants, and similar effects have been found with other strong oxidants, e.g. However, the latter anion is not completely sufficient because it can be the starting material for manganese, which eventually manifests itself in the electrodeposited layer and changes its character.
As stated above, the organic acid in the plating bath is a source of carbon and oxygen for the resulting resistive layer. The oxygen and carbon atoms liberated from the acid after decomposition as a result of the application of the stream terminate in the crystal lattice of the coated layer Conductivity reduced or conversely their resistance is increased. It is generally believed that the impurities and defects in the crystal lattice of a material have a mitigating effect of conductivity relative to that of a pure bulk material. According to the invention, the resistance layer has a lower intrinsic conductivity (or larger surface rage resistance) than the metal component itself. The exact nature and / or form of the additive in the composite material is not fully understood, and it may be that the additive is present in the composition in elemental form or as a compound. In this regard, the composite resistor materials contain two components, that is the metal component and the non-metallic additive. The resulting electrodeposited composition may be in the form of a solid solution of pure elements, inter-elemental compounds and / or mixtures thereof. The simple aim is to develop a material that has a volume resistivity above about 600 ohm.cm and that is electrodeposited in the form of a layer to a thickness of about 0.1 to about 0.4 microns and thus a sheet resistance in the Range of about 15 to about 1000 ohms per square and preferably from about 25 ohms per square. In simple terms, the material produced according to the invention can be considered simply as a composition of a metallic and a non-metallic component, and it is not necessarily an alloy or a dispersion. However, the latter stages or stages may be reached. Due to the dimensional and physical characteristics of the resistive layer, it is more difficult to determine its exact chemistry or even the ratio of constituents therein. Accordingly, the desired resistance characteristics generally must be determined empirically by varying the proportions of the components in the plating bath and determining the resistance of the resulting electrodeposited layer. Chromium trioxide (CrOa) is the starting material of the normally conductive metal component, which in this case is chromium. Sulfuric acid is a source of sulfate anions, a known catalyst for the deposition of chromium. In this regard, it should be noted that the organic acid, whose main purpose is the formation of a source of carbon and oxygen, also acts in conjunction with the sulfuric acid in the deposition process catalytically. Proper control of process parameters including solution temperature, spreading density, plating time, and stirring is required to achieve high deposition efficiency. In this context, it has been found that temperatures below about 23 0 C and above about 34 0 C have a detrimental effect on the effectiveness. The optimum bath temperature is therefore in the range of about 25 to about 35 0 C. The spreading density is the measure of the overall speed of the running of the electrode reactions. The application of excessively high or low current densities is not desirable. Higher currents lead to a warming and thus make the process management more difficult. With low currents, deposition is less effective due to hydrogen evolution. Optimum current densities range between about 7 to about 300 amperes per square foot and vary from one bath composition to another. The total time depends directly on the strength of the deposition. Prolonged plating times generally produce stronger deposits and therefore lower surface resistances, while shorter plating times generally result in higher surface resistances. The agitation of the bath during the plating process increases the mass transfer and increases the limits of the applicable streams and improves the deposition efficiency.
According to the invention, it is desirable that the electrodeposited resistance layer be as uniform as possible. In gob cells with fixed electrodes, the deposition efficiency and the uniformity of the electrode configuration are sensitive. Horizontal cells work well, while conventional vertical cells give less uniformity. With regard to the electrode spacing, larger distances lead to a higher ohmic voltage drop, but contribute to a better current distribution and thus to a better uniformity. In a preferred 5 inch by 5 inch horizontal cell, a 2 inch spacing was extensively tested with good results. The flow conditions must be such that the operating current is not more than about 40% of the current limited by the mass transfer. The uniformity of the electrodeposited resistance layer is dependent on the roughness of the substrate to which the deposition is applied. In order to achieve good uniformity, substrates with a low degree of roughness are desirable. However, the use of substrates having a low degree of roughness can result in a double-layer film having insufficient peel strength. Thus, a compromise between uniformity and peel strength is required in the choice of substrate.
All bath components must work in a consistent manner. The chromium resistor material can be recovered from a bath containing only one organic acid, chromium trioxide and sulfate ions. The resistive material may also be obtained from baths containing only oxyhalogenanions, chromium trioxide and sulfuric acid or from baths containing only oxyhalogenanions, chromium trioxide and the organic acid. However, the use of oxyhalogenanions allows for a more resistant bath to increased levels of sulphate. For example, if no oxyhalogen anions are present, low results will be obtained if sulfate ions are present in amounts greater than 0.5g /). However, if oxyhalogenanions are present, sulphate ion concentrations above 2.0 g / l are very effective for the deposition process. Of course, if the bath is operated at higher concentrations of oxyhalogenanions, one must realize that the formation of explosive oxides from the halogens can occur. For this reason, it is proposed that the oxyhalogen anion concentrations should not exceed 7 or 8 g / l. According to the invention, it has been found that the surface resistance of a chromium-oxygen-carbon resistor layer varies with the concentration of chromium trioxide and sulfuric acid in the bath. The sheet resistance also varies with the solution temperature and the current density during the plating process. These effects are illustrated in Tables 1-5 below, which present results of studies carried out in chromium trioxide, sulfuric acid and acetic acid systems. The effects of a single change in the concentration of chromic acid, acetic acid and sulfuric acid are shown in Tables 1, 2 and 3, respectively. In these three components of the solution, the surface resistance of the galvanically hot layer is the most sensitive to the sulfuric acid concentration. An increase in the proportion of sulfuric acid causes an initial reduction in sheet resistance and then an increase after passing through a region of minimum resistance, as shown in Table 3. Table 3 also shows the changes related to the chromium content of the chromium resistive layer. This indicates that reductions in sheet resistance are accompanied by increases in chromium content and vice versa. The chromium content is highest in the layer with the lowest resistance, thus giving an indication of the point at which the deposition effect is higher. Therefore, it can be seen from Table 3 that the highest precipitation efficiency occurs at the point where the sulfuric acid concentration is in the range of about 200 to about 250 ppm. The sheet resistance of the electrodeposited resistive layer is not as sensitive to the change in concentration of the other constituents. However, the influences of varying the concentrations! These components are similar to sulfuric acid in that one can see a condition where the surface resistance is at its minimum value and this occurs at about 275 g / L for chromic acid and between about 140 and 170 g / L for acetic acid ,

Table 4 below illustrates the fact that the preferred Lösungsiemperatur is between about 28 ° C and about 33 0 C. The surface resistances become higher at temperatures below and above the preferred range. This table indicates that temperatures in the range of about 28 can be applied to 48 0 C, to easily achieve a desired surface resistance by regulating the electroplating times.
Einfluß der Veränderung der Galvanisierbadtemperatur auf den Widerstand der Chrom-WiderstandsschichtInfluence of the change of plating bath temperature on the resistance of the chromium resistance layer
Table 5 shows that the sheet resistance of the electrodeposited resistive layer is lower at a current density of 300 amperes per square foot than at a current density of 600 amperes per square foot.
Einfluß der Veränderung der Galvanisierstärke auf den Widerstand der ChromwiderstandsschichtInfluence of change of electroplating strength on the resistance of the chromium resistance layer
The deposition of chromium is promoted by adding sodium chlorate to a resistance chromium plating bath containing 300 g / l CrOa, 200 g / l acetic acid and 100 ppm sulfuric acid. The presence of sodium chlorate results in a lower sheet resistance, as shown in Table 6. In each case, when obtaining the values shown in Table 6, the current density was 300 amps per square foot, the bath temperature was 30 ° C and the plating time was 45 sec. It is believed that the presence of chiorate simply results in an increase in the deposition rate of the chromium. When chlorates and other oxyhalides are used in the plating bath, the plating process is more effective and easier to control.
Einfluß der Veränderung von Natriumchlorat im Galvanisierbad auf den Widerstand der ChromwiderstandsschichtInfluence of the change of sodium chlorate in the plating bath on the resistance of the chromium resistance layer
In the experiments for obtaining the values for the above tables, acetic acid was used as the organic acid. However, it has been found that proteic acid can be the best-known substance currently used for the starting material of carbon and oxygen in the chromium resistance layer. As a result, a bath was prepared containing 300 g / l CrO 3 , 15 ml / l propionic acid and 3 g / l sodium chlorate. The plating conditions were a Dadtomperatur of 22 0 C, a current density of 75 Ampöre / square and a plating time of 45s. The resistance layer thus prepared had a sheet resistance of 25 ohms / square. To date, three different plating bath formulations have been determined to obtain consistent results. The bath compositions and the modes of execution are shown in Table 7 below. The electroplating processes were carried out in a horizontal bath cell and in each case a sheet resistance of 25 ohms / square was achieved.
This sign refers to a poorly profiled (LP) copper foil with a thickness of about 35 microns and an average roughness below about 1 micron and which is flat (untreated except stabilization) and stabilized (P & S).
In the above table, formulation III is preferred only because it allows the current density to be lower. The result of each electroplating process is a multilayer film comprising a plated chromium resistor layer having a thickness of about 0.25 to about 0.35 microns has a conductive copper layer about 35 microns thick. According to the invention, the copper substrate is used as the cathode in the process, and the chromium resistance layer is electroplated directly on the matte side of the smooth and stabilized copper foil.
A multilayer film as prepared above was firmly bonded to the conductive copper layer to the outside with a prepreg consisting of a plurality of glass cloth layers previously coated with a partially uncured epoxy resin. Such prepregs are well known to those skilled in the art and readily available commercially. The bonding process consists simply of applying heat and pressure to the structure, and the result is a laminate 10 as illustrated in FIGS. 1 and 2, wherein the multilayer film 14, the conductive copper layer 18, the chromium resistance layer 16 and a through Heat and pressure on the prepreg produced insulating layer 12 is shown. It should be noted that the thickness of the individual layers shown in the figures is not necessarily to scale. The resistive layer of the invention may be used in conjunction with any conductive foil known to those skilled in the circuit board industry. For example, one can galvanically apply the resistive layer to all treated or untreated copper foils. It should be noted in this connection that the resistive layer must always be applied to the matte side of a galvanically-formed conductive foil, and in practice this copper foil should be treated (stabilized) to prevent oxidation. It will be appreciated, however, that it may be desirable to apply the resist layer to an untreated film or to one that has been fully bond treated. Other conductive films which may find application in connection with the present invention are e.g. rolled copper or electroplated nickel foils.
The insulating layer does not need to be a prepreg, as stated above. A multilayer film, for. Example, the film 14 described above, can also be bonded to an adhesive coated polyester film. At a lamination temperature of 300 0 C, pressures ranging from 40 to 300 psi and press times of 10 to 90s laminates were obtained with polyester insulating had the peel strengths over 9,5lbs / inch.
The resistance layers produced according to the invention are distinguished by excellent resistance to heat and aging. The chromium resistive layers generally have a resistance-temperature coefficient of less than about 300 ppm / ° C in a temperature range from 20 0 C to 100 ° C. That is, for a sheet resistance of about 25 ohms / square, the sheet resistance increases by about 0.0075 ohms / square for each ° C temperature rise. According to the invention, the surface resistances of chromium resistive layers or traces can be selectively changed by changing the proportion of the applied carbon and / or oxygen simply by changing the electroplating conditions or composition of the plating bath. As stated above, the starting material for carbon and oxygen may be an organic or more specifically an aliphatic acid. Preferably, the starting material may be propionic acid.
In another aspect of the invention of the present application, a resistive layer is formed comprising a plated layer of a composition of nickel as the normal conductive metal component and a resistive increasing proportion of sulfur as the non-metallic additive. Thus, a resistive layer of nickel-sulfur can be formed using a plating bath of an aqueous solution containing 100 g / l nickel sulfate (NiSO 4 .6H 2 0.30 g / l boric acid (H 3 BO 3 ) and 50 g / l sodium thiosulfate (Na 2 S 2 O 3 .5H 2 O. A solution thus prepared is slightly acidic so that its pH is about 3.2 in the vicinity, and the pH can be reduced by adding a sufficient amount of sodium hydroxide solution before plating. NaOH) to bring the solution to a pH of 6 as measured by a pH meter.
Galvanizing bath solution can then be heated to a temperature of about 45 0 C, and while it is maintained at this temperature, a conductive Kupferfolienschicht to be plated as the cathode of a Beischergalvaniereses connected and immersed in the plating bath. An electric current is then allowed to flow through the plating bath at a current density of about 10 to about 40 amperes per square foot, after which the copper foil is coated with a nickel-sulfur composite layer.
Alternatively, a plating bath containing 100 g / l nickel sulfate, 30 g / l boric acid and 10 g / l sodium thiosulfate can be used. Again, adjust the pH of the solution to about 6 by adding caustic soda. Electroplating can be done as stated above.
In any event, the current density of the current flowing through the plating solution will vary from about 10 to about 40 amperes per square foot and the plating time from about 30s at a current density of 40 amps per square foot to about 120s at a current density of 10 amps per square foot.
After the nickel-sulfur layer has formed on the copper foil substrate, the multilayer film is taken out of the plating bath. After taking out the multi-layered resistance foil from the plating bath, it may be dipped as an optional step in a solution of chromic acid (CrOa) at a concentration of about 2 g / l to stabilize the multi-layered resistance foil.
The layer formed in the bath described above and using the plating times and current densities described above on a nickel and sulfur conductive copper foil has a surface resistivity of approximately 25 ohms / square. The nickel resistor layers thus formed are very stable, and it has been found that even after exposure to air for extended periods of time, the sheet resistance values vary on average by less than about 2%.
One can use the multilayer film produced by electroplating a nickel-sulfur resistor layer on a conductive copper layer to produce a laminate for subsequent use in the manufacture of a printed circuit board. With reference to Figures 1 and 2, the laminate in this case is a nickel-sulfur layer rather than the chromium-oxygen layer described above. In all other respects, the laminate 10 may be substantially the same as described above. Accordingly, the laminate 10 is made of a multilayer film 14 containing a galvanically generated nickel resistive layer 16 bonded or laminated to the substrate 12 and consisting of a conductive copper layer 18 suitable for the fabrication of printed circuits. And, under a limited commercial aspect, before use as the cathodic substrate in the plating bath, the conductive copper foil 18 is preferably stabilized to improve its resistance to oxidation.
To prepare the nickel-sulfur resistor material of the present invention, use is made of a sad containing nickel sulfite * as a starting material for the normal conductive metal nickel, sodium thiosulfate as the starting material of a non-metallic resistance-increasing additive, and boric acid as a pH buffering agent. The concentration of the individual materials can be changed to achieve different effects. Higher nickel sulphate concentrations in the bath generally lead to higher nickel concentrations in the galvanically produced resistance layers, thereby increasing the conductivity and, as a result, lowering the sheet resistance of the electrodeposited layer. Higher nickel sulphate values, however, usually lead to a greater chemical loss during the electroplating process due to removal. Higher concentrations of sodium thiosulfate generally produce higher levels of sulfur in the electrodeposited resistive layer, thereby increasing, at least in general, the sheet resistance of the electrodeposited layer.
In making the nickel-sulfur resistive layers, the current density and plating time can be varied to give different results. Since, at least in general, the cross-sectional area of the nickel-sulfur layer determines the sheet resistance, a different layer thickness produces different resistances. By passing a certain amount of Coulomb charge through the solution, a certain limited metal thickness is deposited. The current density can be varied from about 10 to about 40 amps / square foot and the plating time from about 30 to about 120 seconds for each current density. Within these ranges, the thickness of the electrodeposited resistive layer increases linearly with the increased plating time, and thus the sheet resistance decreases with the increased plating time. Nickel-sulfur resist films, which have been electro-plated on a conductive copper foil layer using 1200 CiC electrical charge, have a thickness of about 0.4 microns and surface resistances of about 25 ohms / square.
In accordance with the invention, it is generally believed that impurities and defects in the crystal lattice of an electrodeposited material have the effect of reducing the conductivity over that of a pure bulk material. The chromium and nickel layers electroplated on copper sulfate or any other substrates for this purpose have a lower intrinsic conductivity (or higher sheet resistance) of the corresponding metallic chromium and nickel layers. It is believed that the higher surface resistivities of the chromium and nickel containing resistive layers increase by the inclusion of carbon, oxygen and sulfur impurities in the metallic coating. The inherent greater sheet resistance allows the coating to be applied over the entire surface of the conductor without the need to use mechanical or chemical means in diluting or removing the layers in selected areas to locally increase the effective cross-sectional area of the layer to achieve the desired sheet resistance to reduce limited jobs. Rather, one can achieve the desired sheet resistance simply by varying the chemical content in the plating bath and / or the electroplating conditions.
According to the invention, the intended sheet resistance range is from about 15 to about 1000 ohms / square. One can make functional resistors with any sheet resistance in this range by controlling the geometry of the etched resistor, e.g. B. by varying the length and width of the etched resistor on the circuit board. Within this resistance range, a surface resistance word of about 25 ohms / square is preferred for ease of production process. Thus, by controlling the plating time, almost any of the plating bath conditions described above, e.g. B. concentration of Badbestandteile and temperature, are applied for the production of resistors having a surface resistance of about 25 ohms / square.
In combination with suitable physical and topographical design, it is possible to achieve surface resistances of 25.100 and 1000 ohms / square and to easily apply them to the production of planar resistors which have ohmic resistances in the technically desirable range of 1 ohm to 1 megohm.
