Abstract
Verfahren zur Erfassung schnell ablaufender Prozesse in integrierten Schaltkreisen unter Verwendung eines Laser-Raster-Mikroskopes mit OBIC-Stufe. Die Erfindung ist geeignet fuer die Testung von Halbleiterbauelementen, insbesondere von integrierten Schaltkreisen. Die Loesung besteht darin, dass zwei gepulste Laserstrahlen unterschiedlicher Intensitaet und starrer Kopplung ihrer Impulsfolgefrequenzen vorgesehen sind, von denen der hoeherer Intensitaet auf der Oberflaeche des Schaltkreises wahlweise frei positioniert wird, der Laserstrahl geringerer Intensitaet zur Gewinnung einer raeumlichen Information die Oberflaeche abrastert und zur Gewinnung einer zeitlichen Information die Impulse der beiden Laserstrahlen zeitlich gegeneinander verzoegerbar sind.Method for detecting fast processes in integrated circuits using a laser scanning microscope with OBIC stage. Es können damit sowohl Grenzfrequenz als auch Ladungsträgerlebensdauern bestimmt werden. Das Laser-Raster-Mikroskop dient dabei zur Strahlpositionierung. Die Intensität dieses im weiteren als Teststrahl bezeichneten Laserbündels muß so gering sein, daß bei Einstrahlung auf einen Transistor dessen Schaltzustand nicht geändert wird.
