Für die chemische Auflösung von A3-B 5-Halbleiteroberflächen mit dem Ziel, durch örtlich begrenzte Ätzung Mesa- oder Grabenkonfigurationen zu erzougen, sind eine Vielzahl unterschiedlicher Ätzlösungen bekannt, die sich sowohl in der Art des Lösungsmittels als auch in der chemischen Substanz des Oxidationsmittels unterscheiden. Diese Vielfalt ist im Sinne einer Vereinheitlichung des technologischen Bearbeitungsschrittes des naßchemischen Ätzens von binären sowie ternären und quaternären A3-B5-Halbleitern, u.a. auch wegen der sehr unterschiedlichen Ätzraten, nachteilig und läßt ihre jeweilige Anwendung nur unter bestimmten und speziellen Voraussetzungen zu. Unter diesem Aspekt stehen als universelle Ätzmittel das HCI/HNO3 (Samogyi, M.; Schiller, V.- Krist. Tech. 13,1978,3, S.293) sowie das Br2/CH3OH-System (Tarui, Y.; Kamiya, Y.; Marada,J.-J. electrochem.Soc. 118,1971,1, S. 118. Adachi, S.- J. electrochem. Soc. 129,1982,4, S.883) zur Verfügung. Das HCI/HNOa-System weist infolge des Cl2- oder NOCI-Entweichens als reaktive Komponenten nur eine geringe Stabilität auf. Weiterhin schließt seine Anwendung den Einsatz von Fotolack- als auch Metallmasken aus. Ähnliche nachteilige Eigenschaften besitzt das Br2/CH3OH-System, das wegen des hohen Br2-Dampfdruckes einer raschen Verarmung des Oxidationsmittels unterliegt und Fotolackmasken sehr schnell auflöst. Hi1UU kommt die Giftigkeit und Brennbarkeit des Lösungsmittels. Erfindungsgemäß wird die Aufgabe dadurch gelöst, daß in wäßriger Lösung lodsäure oder Substanzen, die infolge einer Einstellung von Protolysegleichgewichten lodationen freisetzen und Mineralsäuren, vorzugsweise Salzsäure im Volumenverhältnis 1:1 bei einer Temperatur von 0°C bis 1000C, vorzugsweise 23,50C, verwendet werden. Durch das Vermischen dieser Komponenten in einer Redoxreaktion mit nachgelagerten Additions- oder Komplexbildungsreaktionen werden lodchlorid oder lodtrichlorid als oxidierenden Bestandteil erzeugt.The invention has for its object to provide an etchant for the production of mesa and trench structures, which is inert in particular against structured photoresist masks.
