Abstract
Die Erfindung betrifft ein Verfahren zur Herstellung kontrastverstaerkender Schichten, die im photolithographischen Prozess bei der Produktion mikroelektronischer Bauelemente verwendet werden. Ziel der Erfindung ist die Herstellung von Schichten, die den Kontrast und die Aufloesung der erzeugten Mikrostrukturen erhoehen und die lichtempfindliche Substanzen enthalten, die nicht die Maengel der bekannten technischen Loesungen aufweisen. Bei diesen Substanzen handelt es sich um trans-1H-Aryl-3-heterocyclidentriazeniumsalze der allgemeinen Formel I. Description

Gut untersuchte Verbindungen, die als lichtempfindliche Komponenten in kontrastverstörkenden Schichten verwendet werden können, sind Diazoniumsalze und Nitrone (L.F.HALLE: J. Vac. Sei. Diese Verbindungen besitzen folgende Nachteile: Die bisher verwendeten Diazoniumsalze haben im Bereich von 438nm relativ niedrige Extinktionskoeffizienten. Durch ihren salzartigen Charakter ist die Rekristallisationstendenz in der Schicht ausgeprägt, was zu störenden Streuungseffekten führt. B. Aufschleudern) auf eine Halbleiterscheibe (mit Photolack präpariert), eine sehr dünne Schicht (< 1 pm) aufgebracht wird. In Abhängigkeit von den Komponenten der Bindemittellösung kann die so hergestellte Schicht ohne oder nach Trocknung belichtet werden. Das Ablösen des CEL-Materials erfolgt durch Aufschleudern von oder Eintauchen in Lösungsmitteln, die den verwendeten Photoresist nicht angreifen, aber eine schnelle und vollständige Entfernung der kontrastverstärkenden Schicht bewirken. Durch oine Zwischenschicht (z B. aus Polyvinylpyrrolidon) zwischen Photoresist und kontrastverstärkonder Schicht können Beeinflussungen v'nr beiden photochemisch aktiven Schichten ausgeschlossen werden, außerdem können dann auch Lösungsmittel oder deren Gemische verwendet werden, die den Photoresist anlösen. Nach Entfernen der kontrastverstärkenden Schicht wird wie üblich entwickelt. Im Vergleich zu Verfahren ohne Verwendung der beschriebenen kontrastverstörkenden Schicht ist die Auflösung überraschend gut und die Kantenprofile sind schärfer (steilerer Böschungswinkel). Die Vorbindungen des Typs I sind leicht zugänglich, ihr photo- und thermochemlsches Verhalten ist bekannt (E. fANGHÄNEL u.a.: J. prakt. Chom. 317 [19751,631-640; 323 (1981), 245-261; R.HANSEL: Dissertation, Technische Hochschule .Carl Schorlommer" Leuna-Merseburg, 1975).
