Die Erfindung betrifft eine Einrichtung zum Zerstäuber elektrisch leitfähiger Materialien. Sie findet Anwendung bei der Herstellung dünner Schichten in Vakuumbeschichtungsanlagen. Besonders vorteilhaft ist die Anwendung bei der Abscheidung dielektrischer Schichten durch reaktive Zerstäubung.The invention relates to a device for the atomizer of electrically conductive materials. Zerstäubungseinrichtungen für die Vakuumbeschichtung sind in vielfältiger Form bekannt. Das konventionelle Gleichspannungsdiodenzerstäuben und auch das Hochfrequenzdiodenzerstäuben werden seit langem angewendet. Bei beiden Einrichtungen besteht u.a. der entscheidende Nachteil in der geringen Zerstäubungsrate bzw. Leistung.Diese Zerstäubungsquellen werden deshalb nun für Sonderanwendungen eingesetzt. Dagegen haben sich seit einigen Jahren für technische Anwendungen die magnetfeldgestützten Hochratezerstäubungseinrichtungen, auch Plasmatron- oder Magnetronsputterquellen genannt, durchgesetzt. Diese bestehen im Prinzip aus dem Magnetsystem mit dem darüber angeordneten Target, aus dem zu zerstäubenden Material und der Anode. Über dem Target, welches die Katode bildet, befindet sich das zu beschichtende Substrat (DE-OS 2417288; DE-OS 2431832). Entsprechend der jeweiligen Beschichtungsaufgabe ist die Piasmatronquelle konstruktiv angepaßt und modifiziert in Anwendung.Atomizing devices for vacuum coating are known in many forms. Der Nachteil dieser Einrichtungen besteht darin, daß die benachbart zum Entladungsbereich angeordnete Anode durch die abgestäubten Targetteilchen bzw. durch deren Reaktionsprodukte belegt wird. Bei längeren Betriebszeiten und hohen Beschichtungsraten kann es zur Flitterbildung an der Anode kommen. Im Falle von Metallbeschichtung führt dies häufig zu elektrischen Kurzschlüssen zwischen Anode und dem als Katode gestalteten Target. Werden durch reaktive Zerstäubung elektrisch isolierende Schichten abgeschieden, so wird die Aufgabe infolge dieser Beschichtung in ihrer Funktion behindert. Es kommt zu elektrischen Aufladungen auf der Anode und damit zu Überschlägen. Nachteilig ist hierbei jedoch, daß zunächst geschlossene und gegenüber elektrischen Durchschlägen feste Isolatorschichten auf der Reaktionskammerwand aufwachsen müssen, ehe eine symmetrische Potentialverteilung erreicht ist. Für die Großflächenbeschichtung bedeutet diese Einrichtung einen hohen Bauaufwand, um die enge Spalte bei den geforderten Toleranzen zu realisieren. Dies um so mehr, wenn unterschiedlich starke Substrate, z. B. Glasscheiben, beschichtet werden sollen. Ein weiterer Mangel der bekannten Plasmatron-Zerstäubungseinrichtungen besteht darin, daß aufwendige Gleichspannungstromversorgungen mit Einrichtungen zur Lichtbogenunterdrückung erforderlich sind. Ein Betreiben der bekannten Plasmatron-Zerstäubungseinrichtungen mit Wechselspannung ist zwar denkbar, doch würde dabei jeweils nur eine Halbwelle belastet.The device described in the PS-DD 222900 bypasses this deficiency. Erfindungsgemäß wird die Aufgabe mit einem Magnetsystem und mindestens zwei darüber angeordneten Elektroden dadurch gelöst, daß die Elektroden aus dem zu zerstäubenden Material bestehen und elektrisch so geschaltet sind, daß sie wechselweise als Katode und Anode einer Gasentladung wirken, die einen Materialabtrag von sämtlichen Elektroden bewirkt. Bei dieser Einrichtung können die Begriffe „Katode" und „Anode" nicht bestimmten Elektroden zugeordnet werden, sie gelten wechselweise für jede Elektrode. In der Phase „Katode" wird die eine Elektrode abgestäubt und trägt zum Schichtaufbau bei, während die andere Elektrode in dieser Phase „Anode" ist und damit frei von Füttern bzw. isolierenden Schichten ist und den Elektronenstrom ungehindert ableitet. So wechselt ständig jede Elektrode ihre elektrische Funktion. Der Materialabtrag erfolgt somit von sämtlichen Elektroden. Dieser Wechsel kann durch schaltungstechnische Maßnahmen auf verschiedene Weise erfolgen; so z. B. durch eine umschaltbare Gleichstromquelle. Es ist aber auch möglich, die einzelnen Systeme so anzuordnen, daß sie ein Gesamt-Magnetsystem bilden, so daß jeweils zwei benachbarte Magnetsysteme einen Magnetpol gemeinsam haben. Die Elektroden können in einer Ebene angeordnet sein, sich paarweise gegenüberstehen, aber auch im beliebigen Winkel zueinanderstehen, sofern sie nur hinreichend benachbart sind. Eine spezielle Ausführungsform der erfindungsgemäßen Lösung ist eine Dreielektrodenanordnung, die dann mit Dreiphasenwechselspannung betrieben wird. Über dem Magnetsystem 1 befinden sich zwei Elektroden 2,3, wobei die innere Elektrode 2 von der äußeren Elektrode 3 umschlossen ist. Das Magnetsystem 1 besitzt drei in sich geschlossene Polschuhe, den Nordpol für die innere Elektrode 2, den Südpol für die innere Elektrode 2 zugleich als Südpol für die äußere Elektrode 3 und den Nordpol für die äußere Elektrode 3. Das Magrietsystem 1 besitzt das gleiche elektrische Potential wie die äußere Elektrode 3. Die innere Elektrode 2 ist gegenüber dem Magnetsystem 1 durch Isolationsmaterial 4 und gegenüber der äußeren Elektrode 3 durch einen Spalt elektrisch isoliert. Die Elektroden 2; 3 bestehen aus dem zu zerstäubenden Material. Zur Vermeidung unerwünschter Plasmaentladungen ist eine Dunkelfeldabschirmung 5 angeordnet, die auf Massepotential gelegt ist. Der elektrische Anschluß der Elektroden 2; 3 erfolgt über die Zuleitungen 6.
