Abstract
Die Erfindung betrifft ein Verfahren zur Herstellung von Diethyltellur hoher Reinheit, das nach Abmischung mit einem Traegergas als Dotiergas in der Mikroelektronik verwendbar ist. Ziel der Erfindung ist es, ein Verfahren zur entwickeln, das die Herstellung eines fuer den vorgesehenen Anwendungszweck genuegend reinen Diethyltellurs ermoeglicht. Das Verfahren zur Herstellung von Diethyltellur fuer mikroelektronische Anwendung besteht darin, dass man ein aus stoechiometrischen Mengen Natrium und Tellur in fluessigem Ammoniak bei 35 bis 55C hergestelltes Natriumtellurid unter Schutzgas bei 35 bis 55C mit Ethylchlorid umsetzt und nach Abdampfen des NH3 das Diethyltellur im Vakuum direkt von den festen anorganischen Rueckstaenden abdestilliert. Für die Herstellung von Diethyltellur gibt es mehrere prinzipielle Wege. Die Umsetzungen von Ethyliodid mit Tellur und nachfolgende Reduktion (z. B. J.S.Thayer, und K.W.Smith, Synth. Inorg. Metal-Org. Chem.3 [1973] 101) oder die von Quecksilberdiethyl mit Tellur (F. Krafft und R.E.Lyons, Ber. dtsch.chem. Ges. 27 (1894) 1769) sind, wegen zu niedriger Ausbeute bzw. Quecksilberverunreinigungen für den vorgesehenen Anwendungszweck nicht brauchbar. Die anderen bekannten Synthesen von Diethyltellur beruhen auf unterschiedlichen Varianten der Reaktion von Natriumtellurid mit Ethylbromid, Ethyliodid oder Diethylsulfat. Dabei erfolgt die Herstellung des Na2Te aus Natrium und Tellur in flüssigem Ammoniak (LBrandsma und H.Wijers, Rec. trav. chim. Pays-Bas 82 (1963) 68; CM. Bogoljubov et al., Z. obsc. Chim. 39 [1969] 1804), durch Auflösen von Tellur in einer Natriumformaldehydsulfoxylat-Lösung (Rongalit) (L.Tschugaeff und W. Chlopin, Ber. dtsch. ehem. Ges. 47 [1914] 1271; K. Hamada und H. Morishita, Spectroscop. Lett. 10 [1977] 357) oderdurch Reaktion von Tellur mit Na2S2O4 und Thioharnstoffdioxid (B.G.Gribov et al. SU 541851 [Cl. C07 F11/00]; I. Kozyrkin u.a., ref. in Chem. Abstr. 91 [1979] 140278). Das nach der Umsetzung resultierende Diethyltellur wird dabei von den anorganischen Bestandteilen durch Zugabe von Wasser und Extraktion mit Ether getrennt, wobei ein für übliche Zwecke ausreichend reines Produkt entsteht.For the production of Diethyltellur there are several principal ways. Als optimale Arbeitstemperatur für die Bildung des Natriumtellurids, zu der die Literatur keine Aussagen enthält, wurde ein Bereich von -35 bis -55CC gefunden, in dem die Umsetzung rasch erfolgt. 155,5g kleingestoßenes Tellur (5 N) werden in kleinen Portionen zu einer Lösung von 56,5g Natrium in etwa 800 ml flüssigem Ammoniak (reinst) gegeben. In zwei Kühlfallen von -78°C (Aceton/ Trockeneis) kondensiert Diethylteilur, in zwei nachgeschalteten, mit flüssigem Stickstoff gekühlten Fallen sammelt sich der Restammoniak. Es resultieren 211,8g (93,5%) rohes Diethylteilur, das noch etwa Diethylditellurid, NH3 und eventuell Ethylchlorid enthält.
