Abstract
Ziel der Erfindung ist es, Substrate fuer die Heteroepitaxie mehrfach zu benutzen, die Zerstoerung der Epitaxieschicht durch Spannungen zwischen Substrat und Epitaxieschicht zu verhindern und die Epitaxieschichten fuer die Bauelementefertigung und fuer physikalische Untersuchungen bereitzustellen. Die Aufgabe besteht darin, ein Verfahren anzugeben, die Epitaxieschicht vom Substrat loesbar abzuscheiden. Die Aufgabe wird dadurch geloest, dass auf das Substrat eine duenne Bornitridschicht aufgebracht wird und auf dieser die aktive GaN- bzw. Die kristallographische Perfektion der Epitaxieschicht wird bestimmt durch die Qualität der Substrat oberfläche. Deshalb erfordert die Bereitstellung der Substrate bereits einen großen Aufwand, denn die Perfektion der Epitaxieschicht ist bestimmend für die Qualität des Bauelementes. Die Substrate sind besonders bei der Heteroepitaxie nicht an der eigentlichen Punktion des Halbleiterbauelementes beteiligt. Die Epitaxieschicht liegt frei auf der Substratoberfläche und kann zum Bauelement weit'erverarbeitet und das Saphirsubstrat für weitere Abscheidungen eingesetzt v/erden. Ausführungsbeispielembodiment
Zur Herstellung einer freitragenden trägerfreien GaJT- bzw. Ga AL N-Schicht wurde eine Saphir-Substratscheibe in einem Rezipienten auf 1050 C erhitzt und im Stickstoffstrom 10s lang ein NH.,-BCl.,-Gemisch mit NH,,-Überschuß eingeleitet. Anschließend wurde entsprechend der in DD-V/P 136 456 angegebenen Vorschrift die GaN- bzw. GaxAl1 ^N-Schicht aus einem NH3-GaCl3- bzw. NH3-GaCl3-AlCl^-Gemisch mit geringem NH^-Partialdruck am erhitzten Substrat abgeschieden. Nach Erreichen der gewünschten Schichtdicke wurde die Zufuhr der Reaktanten und die Heizung des Substrates beendet. Das Substrat wurde im Trägergasstrom abgekühlt. Dabei trennte sich die Epitaxieschicht vom Substrat und lag frei auf diesem.
