Abstract
Das erfindungsgemaesse Reinigungsverfahren dient zur Reinigung von Plasma-Prozessabgasen, die bei Plasmaanlagen entstehen,wie z.B. beim plasmachemischen Aetzen von Substraten fuer die Mikroelektronik. Ziel der Erfindung ist es, die beim plasmachemischen Aetzen anfallenden schaedlichen Gase und Daempfe mit hoher Effektivitaet zu reinigen. Das Wesen der Erfindung besteht darin, dass die Gase und Daempfe zwischen Plasmareaktor und Vakuumpumpsystem ueber ein Reaktionsmaterial geleitet werden,welches durch Beaufschlagung mittels eines Plasmas aufgeheizt und abgestaubt wird,wodurch sich die Kontaktflaechen des Reaktionsmaterials staendig erneuern.The cleaning method according to the invention serves to purify plasma process offgases which occur in plasma systems, such as e.g. in the plasmachemical etching of substrates for microelectronics. Ferner iat es aus Gründen des Umweltschutzes erforderlich, diese zum Teil toxischen Gase und Dämpfe zu reinigen. Ein zur Reinigung der Gase und Dämpfe bekanntes Verfahren beateht darin, daß zwischen Plasmareaktor und Vakuumpumpe eine Tiefkühlfalle angeordnet ist, in der die Gase und Dämpfe in den festen Aggregatzustand übergehen. Dieses Verfahren hat den Nachteil, daß zur Reinigung der Tief-, kühlfalle die eingefrorenen Gase und Dämpfe erneut in die Dampfphase gebracht und über ein seperates Abgassystem abgeleitet werden müssen.
