Abstract
Die Erfindung betrifft ein Ausstreifmittel zum Entfernen von Positivfotolacken von metallischen, insbesondere aus Aluminium bestehenden Unterlagen. Es findet bevorzugt Anwendung zur Entfernung von Positivfotolacken von mit L-eitbannen und Kontaktflächen versehenen Bauelementen der Mikroelektronik. Die Aufgabe der Erfindung, ein alkalisches alkalisilikathaltiges Ausstreifmittel anzugeben, welches über eine große Standzeit verfügt, wird erfindungsgemäß dadurch gelöst, daß an sich bekannten anorganischen alkalischen wäßrigen alkalisilikathaltigen Lösungen Alkohol, insbesondere Äthanol,, und vorzugsweise Ammoniak zugegeben ist, wobei der Anteil des Alkohols zur Gesamtlösung 1 : 4 bis 1 : 1z vorzugsweise 1 : 2, beträgt und Ammoniak vorzugsweise in 25%iger wäßriger Lösung zugegeben ist.The invention relates to a stripping agent for removing Positive photocoats of metallic, especially aluminum existing documents. Das erfindungsgemäße Ausstreifmittel findet vorteilhaft Anwendung zur Entfernung von Positivfotolacken von mit Leitbahnen und Eontaktflächen versehenen Halbleiterbauelementen, insbesondere bei Verwendung von Aluminium, dem meistverwendeten Material für derartige Metallbelegungen·The invention relates to a stripping agent for removing positive photosensitive paints from metallic substrates. Es ist weiterhin bekannt, daß eine wässrige alkalische Metallhydroxidlösung zur Fotolackentfernung geeignet ist. Zum Beispiel wird dies in der US-PS 3.331.718 angegeben. Solch eine Behandlung einer Al-Kombination ist jedoch nur möglich, wenn es sich um große Al-Schichtdicken bzw. unkritische Strukturgrößen handelt, da die Lacklösung und das Al-Ätzen rait vergleichbaren Raten erfolgt. Ebenfalls sind trockene Fotolackentfernungsverfahren bekannt (DD-WP 134.654), bei denen der Fotolack einer Plasmaentladung ausgesetzt wird. Der Erfindung liegt die Aufgabe zugrunde, ein alkalisches alkalisilikathaltiges Ausstreifmittel anzugeben, welches über eine große Standzeit verfügt. Erfindungsgemäß wird die Aufgabe dadurch gelöst, daß an sich bekannten anorganischen alkalischen wäßrigen alkalisilikathaltigen lösungen Alkohol, insbesondere Äthanol, und vorzugsweise Ammoniak zugegeben ist, wobei der Anteil des Alkohols zur Gesamtlösung 1 J 4 bis 1:1, vorzugsweise 1:2, beträgt und Ammoniak vorzugsweise in 25 $- iger wäßriger Lösung zugegeben ist. Ein derartiges Ausstreifmittel verfügt über eine extrem hohe Standzeit, die bei gleichem Substratdurchsatz mindestens das Zehnfache der Zeit ohne den erfindungsgemäßen Alkoholzusatz beträgt. Durch die Zugabe von Alkohol in die alkalische wäßrige alkalisilikathalt-ige Lösung, insbesondere aus Ua2SiO^♦ 8H2O und Ήβ^ΒΟ.» 12H2O und einem Zusatz von Ammoniak gebildet, entsteht ein Bodensatz, der sich überraschenderweise gerade so langsam wieder auflöst, daß praktisch ständig eine mit aktiven Spezies gesättigte Lösung vorliegt. Ferner zeigte sich überraschenderweise, daß mit Hilfe des erfindungsgemäßen Zusatzes zu den anorganischen alkalischen wäßrigen alkalisilikathaltigen.
