本实用新型的目的是提供一种能够在单根喷淋臂上集成多种功能的硅片喷淋***。
（二）技术方案
本实用新型是通过以下技术方案实现的：一种用于硅片清洗的喷淋***，包括至少一个喷淋臂，每个喷淋臂上集成有气体管路和液体管路。
进一步，该喷淋***包括至少两个喷淋臂，所述的两个喷淋臂对应设置在硅片上部，并且可同时摆动。

具体实施方式
下面结合附图对本实用新型的具体实施方式做一个详细的说明。
如图1和图2所示，一种在集成电路生产过程中，用于硅片清洗的喷淋***。该***可包含若干根喷淋臂；每个喷淋臂上设有气体管路1和液体管路2；这样，一根喷淋臂就可同时将药液和气体集成在一起进行喷淋操作，有效节省了工作空间，提高了工作效率，还节约了成本。
本实用新型优选使用两个喷淋臂的喷淋***，即包括第一喷淋臂3和第二喷淋臂4，两个喷淋臂对应设置在硅片5上部，同时摆动，从而完成对硅片5的清洗。如图2和图3所示，腔室7中的卡盘6带动硅片5旋转，第一喷淋臂3和第二喷淋臂4在硅片上部喷洒气体或液体，同时进行摆动，每个喷淋臂在1/2硅片区域进行工作，提高了工艺效率，降低了工作时间。
