Description
1.技术领域
本发明涉及利用电子束的薄层高分辨率加工方法,所述薄层具体是在光刻掩模或半导体器件中的层。
2.技术背景
半导体器件例如处理器或存储芯片是利用光刻法来生产的。在半导体材料中的晶片上的光刻胶层通过掩模而被曝光,同时产生多个微细结构,该微细结构经过进一步的方法步骤以制造器件的电子元件(晶体管、电容器等)。为了在半导体器件内实现集成密度的不断增加,目前采用短波长的紫外光来进行曝光。为这种光刻法制造合适的掩模是极其昂贵的。
如果随后发现掩模包含错误,则希望修复该掩模。为此,需要选择性移除或沉积金属层,例如形成掩模不透明部分的铬层,同时具有高空间分辨率。当修正已经完成的半导体器件(所谓“电路编辑”)时产生类似的问题,其中以高分辨率修正器件的条形导体结构。待处理的金属层通常被布置在金属/金属氧化物/绝缘体复合材料内。
现有技术中已知的一种方法是利用聚焦离子束来加工。但是,这不可避免地导致离子植入衬底中,例如光刻掩模的石英衬底,因此上述方法改变了衬底的特性。如果使用电子束则可以避免离子束技术的上述缺点1。
通常,利用高能电子束处理金属也是已知的,例如焊接。但是,如果电子束覆盖区域的直径小于2μm,则所加热材料的热移除表面明显大于供热束的面积。因此,至少对金属而言,由于它们良好的热导性,直到现在还认为不能在具有上述任务所必需的分辨率的同时单独利用电子束来处理它们。
一种不同的方法是所谓电子束诱导蚀刻(EBIE)。人们很早就知道XeF2可用作金属和金属氧化物电子束诱导蚀刻的自发和可活化蚀刻工具,本文中所述金属是硅2。电子束选择性破坏蚀刻气体的分子并因此允许空间分辨蚀刻。例如,P.E.Russel等 人的文章“Etching characteristics of chromium thin films by an electron beaminduced surface reaction”(Semicond.Sci.Technol.18(2003)199-205页)公开了在XeF2 存在下通过EBIE法蚀刻掩模的薄铬层。
Russel等人的出版物教导了利用XeF2和5-20keV的高电子能以及1.6nA的相对高的电子电流来获得高移除产率。但是,据报道,当蚀刻铬层时,高电子能引起了空间分辨率的损失。此外,Russel等人公开的方法不允许蚀刻任意铬层,例如,溅射到硅衬底上的铬层不能够被蚀刻。对这种失败的解释是在沉积铬层中的金属污染物阻碍了蚀刻过程。
在测量结果的讨论中,Russel等人教导了决定蚀刻速率的表面化学过程是CrO2F2或作为替代反应产物的CrOF2从铬层表面的脱附作用(参考204页、左栏的中央)。相反,Russel等人不认为一定程度上总存在于真空室的残留气体中的氧是所得蚀刻速率的相关因素。

具体地,额外提供含氧化合物确保了甚至在低电子能下对于金属层的高蚀刻产率并避免现有技术中描述的分辨率劣化。此外,发现根据本发明的方法还允许蚀刻溅射或气相沉积的铬层。蚀刻反应由聚焦电子束独自引发。不存在其它的能量传递过程,例如加热样品或激光辐射。
卤素化合物和含氧化合物的精确剂量在很大程度上取决于真空室的几何尺寸、所用真空泵的泵功率以及气体喷嘴的几何布置。通常,应该调整卤素化合物的气流使得室内测量的分压为10-5-10-3mbar。由于气体喷嘴的位置接近衬底,这对应于在修复区域处大约10-4-10-1mbar的局部气压。以上述方式限定的卤素和含氧化合物之间的局部分压之比应该为1000∶1-1∶2,特别优选为100∶1-1∶1,最优选基本为10∶1。
在本文中,应该注意,即使是低剂量的含氧化合物,它在修复区域处的分压仍高于没有加入含氧化合物时室内存在的相应典型的基础压力。至于加料的次序,卤素化合物和含氧化合物可以相继或基本同时引入到真空室中。
O2、H2O或H2O2或其混合物优选用作含氧化合物。卤素化合物优选包含氟。
如上所述,根据本发明的方法允许使用较低的电子束能和较低的电流。优选电子束具有小于400pA的电流,特别优选小于100pA。优选电子束具有小于5keV的能量,更优选为2eV-2keV,最优选基本为1keV。电子束的更新时间优选大于或等于1msec,电子束在一个点上的停留时间优选为10-8-10-3sec,更优选为10-7-10-5sec。电子束优选具有大于1A/cm2的电流密度,最优选大于200A/cm2。甚至在1keV的电子能下,这也可以利用LEO Elektronenmikroskopie、GmbH公司的LEO Gemini透镜和利用冷或热场发射电子源来很好地完成3。
根据另一方面,本发明涉及以高分辨率从金属和/或金属氧化物中移除层的另一方法,所述金属和/或金属氧化物布置在具有较差导热性的绝缘体或衬底上,该方法包括下列步骤:将所述层布置在真空室内部,用能量为3-30keV的聚焦电子束轰击所述层,其中定向电子束使得单位时间和面积的能量转移导致将所述层局部加热到其熔点和/或气化点之上,并且其中进行移除所述层的同时没有向真空室中加入反应气体。
令人惊奇的是,已经发现在指示的能量范围内的聚焦电子允许移除即蒸发包括金属层例如铬的具有良好热导性的上述层,这与现有技术的观点相反。由于不再需要至今仍使用的附加反应气体,因此根据本发明的方法可以更加容易和更加低成本地实施。
优选地,电子束是脉冲的,其中脉冲电子束的剂量优选进行局部变化以调节所移除材料的量。因此,所述材料移除可以适用于任何任意形状的缺陷,例如光刻掩模的 任意形状的缺陷。
在本方法中,电子束优选具有0.1nA-1μA的电流和优选具有5keV-25keV的能量,特别优选具有约10keV的能量。
电子束优选具有0.1μm-0.5μm的直径并因此允许加工光刻掩模或半导体器件的普通结构。
此外,本发明涉及以高分辨率制造金属层和/或金属氧化物层和/或绝缘体的方法,该方法包括下列步骤:将衬底置于真空室内,将至少一种无机、有机或金属有机的前体引入到真空室中,将所述前体沉积到衬底上并用电子束选择性照射衬底从而由所沉积的前体来制造导电金属层,和/或用电子束选择性照射衬底从而由所沉积的无机或有机前体来制造非导电性绝缘层。
在第一实施方案中,金属有机前体优选包含低电阻的金属原子,从而采用根据本发明的方法得到高质量的导电性互连。
在另一实施方案中,无机或有机前体包含绝缘体分子基团,从而采用根据本发明的方法得到高质量的绝缘体。
选择性照射衬底优选导致局部加热到温度为50℃-100℃,特别优选为70℃-80℃,从而导致前体碎裂产物和不希望的反应产物的有机化合物从衬底脱附。
整体加热衬底可导致电阻增加是现有技术中已知的(H.W.P.Koops,C. A.Kaya,M.Weber,“Conductive dots,wires and supertips for field electron emitters produced by electronbeam induced deposition on samples having increased temperature”J.Vac.Sci.Technol.B14(6)(1996)4105)。
在此,本方法表明不再需要昂贵的加热台并且更重要的是由此排除了方法和设备产生的漂移和不稳定。
此外,通过提高局部温度,本发明可有利地用于控制和加速(从室温到高达150℃的温度范围)金属蚀刻的化学反应或高质量绝缘体的沉积。作为替代方案,可通过在接近或高于350℃的温度下显著减少所述前体的冷凝来实现延迟。
最后,根据另一个方面,本发明涉及加工光刻掩模和/或半导体器件的导电条的方法,该方法包括:利用任意上述方法以高分辨率移除金属和/或金属氧化物和/或绝缘层的步骤,利用上述方法来沉积新的金属层的步骤和利用上述方法额外提供新的绝缘层的任选或替代步骤。
根据本发明以高分辨率移除不需要的层的方法与根据本发明以高分辨率沉积导电金属层和/或绝缘层的方法的组合允许移除光刻掩模的各种不同的缺陷。对于半导体器件而言,电路编辑是可能的,即通过随后选择性隔离或将器件的导电条互连来选择性修正微小电结构。
其它的从属权利要求针对本发明的其它有利的变化。

在下面详细说明中,参考附图来描述本发明的当前优选实施方案,其中
图1表示实施根据本发明第一方面的方法的示意图,其中利用聚焦电子束来加工位于真空室中的样品并且其中用至少两个供气喷嘴来提供与置于样品上的材料反应的不同反应物;
图2表示实施根据本发明第二方面的方法的示意图,其中单独利用聚焦电子束轰击来加工位于真空室中的样品;
图3表示实施根据本发明另一方面的用于以高分辨率沉积金属层和/或绝缘层的方法的示意图;和
图4a-c示意性表示当修复例如光刻掩模的金属层时的步骤顺序,其中首先移除所述层材料,随后在缺陷区域选择性沉积新的金属和/或绝缘体材料。这具体用于EUV-掩模4和“步进式快速压印蚀刻法(S-FIL)5”过程的纳米压印掩模或印模,但也可用于其它的压印掩模。
5.优选实施方案的详细描述
下文中,说明根据本发明方法的优选实施方案。但是,应该理解的是,在下文中指明的参数仅是优选值,因此根据本发明背离这些值的参数也可以获得成功。
首先,基于蚀刻铬层来描述根据本发明第一方面的方法。但是,该方法也可有利地用于全部其它金属,所述金属例如可用作半导体器件中的条形导体,例如铜和铝,只要其化学性能允许形成金属氧卤素化合物(metal oxygen halogen compound)即可。
如图1中示意性表示,待蚀刻的铬层2置于真空室1中,真空室1例如是适合实施本方法的电子束装置,如电子显微镜。真空度应该足以使电子的自由平均行程长度(free mean path length)到达样品。但是高真空条件(<10-6mbar)不是必需的。铬层2可以是光刻掩模,但也可以是例如半导体器件的任何其它铬层。
铬层2通常被自然形成的氧化物覆盖,或者在光掩模的情况下,其由大约40nm厚的CrO层3覆盖,CrO层3除了氧外还可以含氮。光刻掩模通常包含氧氮化铬作为抗反射涂层。铬层2本身通常含有少量的碳污染物和可能的低浓度金属。利用已知的表面分析方法例如俄歇电子能谱(AES)或光电子能谱(XPS)可测定精确的组成。
利用现有技术中已知的EBIE方法允许在XeF2存在下使用1keV的低能电子束来蚀刻顶端的CrO或CrOxNx层3。但是,置于所述层3下面的Cr层2只可采用更高的电子能来蚀刻。假设由于高能电子束6的强局部加热,使得现有技术中铬的基本蚀刻方法是热蒸发。但是这没有在Russel等人的现有技术中教导。
在本发明的优选实施方案中,如在图1中所示意性表示,因此除蚀刻气体XeF2 之外将含氧化合物引入到室1中。除XeF2之外也可以考虑其它卤素化合物,例如Cl2、Br2和I2。含氧化合物优选是分子氧(O2)、水(H2O)或过氧化氢(H2O2)。也可以考虑其它释放氧的化合物。
通过适当的定量进料阀和对应喷嘴4或5将XeF2和含氧化合物均供应到待蚀刻的铬层区域上。如果含氧化合物的进料量使得存在的氧和卤素的比率为1∶100-1∶10,则特别优选蚀刻过程。这可以通过使用确定流量的喷嘴前的定量进料阀和压力调节器以及它们的几何形状来容易地调整,其中可以另外使用分析残留气体的掩模光谱仪。甚至在小于1∶100范围内的更低剂量的含氧化合物也可以使得蚀刻速率得到进一步改善。
含氧化合物的进料可以与实际蚀刻过程同时发生,或者首先蚀刻CrOxNx层,Cr层随后在其表面被真空室1中的含氧化合物氧化,接着进一步蚀刻等。在任何情况下,含氧化合物的加入确保了为形成从表面脱附的反应产物CrO2F2和CrOF2而提供足够的氧。该方法允许向下蚀刻例如光刻掩模的铬层直到衬底。
为了完成蚀刻,需要提供蚀刻气体,在室中测量的该气体分压是通常为10-6mbar 的室基础压力的至少10倍或至多150倍。具体地,应该注意,在掩模加工位置处的气体供应提供10-5mbar-10-1mbar的局部卤素气体压力和10-7mbar-10-1mbar的局部氧气压力。这可以通过室气体的特定节流或喷嘴距离目标的短距离来实现。
除了平衡参与反应的化学物质之外,由供气喷嘴供应介质还考虑到在几个重复的步骤中利用电子轰击待蚀刻的层。但是,在电子束返回到前面的加工点之前保持更新时间以确保用来自气体供应的新分子完全覆盖表面,这对反应是必需的。电子束在返回到初始加工点之前的区间时,或者关闭该电子束或者加工其它的点。电子束在一个点保持的时间长度(所谓“像素停留时间(pixel dwell time)”)应该在10-3秒以下,优选在10-5秒以下。
与迄今已知的方法相反,氧的加入已经允许在低电子能下蚀刻铬层。优选值为低于5keV,优选约1keV。而且可以减少电流使得典型值低于400pA,特别优选的值是100pA以下。在这些值下不必担心蚀刻期间铬层2的局部加热和空间分辨率的相应损失。而且反应分子在表面上的冷凝保持很高,而在高温下情况并非如此。
利用电子束测定待蚀刻区域,这可以利用已知方法在铬层上扫描(例如扫描电子显微镜的束控制)。即使存在热影响,其也仅具有次要的影响。因此,根据本发明的方法允许以高速率和高分辨率蚀刻铬层从而修正光刻掩模的结构。
由于引发氧化或氧化物的氟化化学反应仅需要大于2eV的能量,因此本发明也可以利用非常低能量的电子,例如来自扫描隧道显微镜或其它低能电子源的电子。
图2示意性示出选择性移除材料的另一个方法的实施。在这种情况下,用优选大约10keV能量的聚焦电子束轰击待处理的表面而不加入任何反应气体。电子束的电流优选为0.1nA-1μA。这允许在氧化铬-氧氮化铬层和置于其下面的光刻掩模铬层中选择性地产生孔。这通过高能电子束热蒸发材料来解释。所述电子束的直径优选0.1μm-0.5μm。
通过电子束的电流、能量、它的脉冲持续时间和待处理层的热导性来确定所得材料的移除。通过电子束提供的剂量速率的适当分布允许进一步使产率适合待处理掩模或半导体器件缺陷的几何形状。
本方法还可有利地用于修正电路,即电路编辑,其中金属导电条在器件纵深内 部被隔离或者被再连接。电子束优选通过相同的开孔进入器件纵深,所述开孔最初利用电子束通过蒸发或化学蚀刻而被打开。最后,本方法还可用于修复在不良热导性衬底上的任意金属层,例如用于深UV、远UV(EUV)等的下一代光刻NGL掩模,它们对空间分辨率具有最高的要求。
图3说明本发明的另一个方面。利用本方法可以高空间分辨率沉积金属层。为此,首先通过喷嘴10将前体气体12引入到真空室中。合适的前体气体具体是金属有机化合物,例如环戊二烯基二甲基合铂(cyclopentadienyl platinum dimethyl),这些化合物气相沉积到衬底上。如果将这种冷凝物随后选择性地暴露于电子束6,则有机部分脱附并且余留的金属原子形成可用于修复掩模或半导体器件缺陷的导电金属层。
在本方法中优选具有1keV-40keV能量和1pA-100nA电流的电子束没有加热样品。这种应用直到电流低于1nA。通过适当选择电流、能量以及焦距而局部分辨加热衬底到50℃-100℃,优选约80℃的温度来实现对现有技术的改善,这使得前体的有机组分局部脱附。这使得能够产生含有更少污染物的更纯物质,这涉及制造良好导电的材料而且也涉及高绝缘性材料,所述高绝缘性材料例如可以通过EBID(电子束诱导沉积)由TEOS(正硅酸四乙酯tetraethyl ortho siloxane)或其它硅烷来沉积。衬底的局部加热和反应的热控制产生更纯的氧化物。二者对电路编辑均是必需的。也可以处于指示范围之外的精确的温度取决于分别被分解的前体物质12的有机化合物以及它们对衬底的结合力。本方法没有按照采用高电流的方法来从表面去除来自衬底材料和吸附前体的反应产物,这些反应产物是由于来自广泛分布的电子束的热供应而在反应中产生的,并且本方法没有按照采用高电流的方法获得它们的蒸发,因为否则它们将残留在表面,参见铬酰氯在250℃以上的蒸发。
本方法不需要用于加热台的复杂机械不稳定装置以加热整个衬底并且允许例如基于计算机辅助预测加热的精确控制反应(参见公司Soft Services,Castro Valley,CA,USA的程序“Temptation”)。
如果结合上述各种方法,则如图4a中示意性所示,可以方便地利用聚焦电子束修复掩模缺陷21或半导体元件的条形导体20。为此,首先采用上述方法用卤素化合物以及含氧化合物在低电子电流下通过选择性蚀刻或者通过以高电流的高能电子 轰击(高电流方法)来从条形导体20移除材料,从而使缺陷21形成限定形状22。在下一个步骤中(参见图4c),随后采用上述方法在相对低的电子电流下(优选值为1pA-500pA)在蚀刻修复点22区域中选择性沉积不透明或透明或导电性材料23,从而使条形导体恢复所期望的形状。
而且,可以想到处理缺陷的反向次序,其中首先利用所述高分辨率沉积技术在缺陷区域中沉积材料,并且随后按照所述方式蚀刻或通过高能电子轰击来蒸发所有过量的材料。在所有的情况下,整个过程可以在单一真空室中原位进行。仅仅是必须引入上述加工气体以及必须按照指示的方法调整电子束参数。

Claims (12)
1.在真空室(1)中蚀刻金属和/或金属氧化物层(2、3)的方法,包括下列方法步骤:
a.将卤素化合物(4)引入到真空室(1)中的待蚀刻的金属和/或金属氧化物层(2、3)区域上;
b.将电子束(6)引导至所述待蚀刻的金属和/或金属氧化物层(2、3)区域上,其中所述电子束(6)能量大于2eV且不大于2keV;
c.将含氧化合物(5)引入到真空室(1)中的所述待蚀刻的金属和/或金属氧化物层(2、3)区域上;
d.其中通过定量进料阀和喷嘴来局部定量进料所述卤素化合物和所述含氧化合物,使得氧与卤素以1∶100-1∶1的分压比存在,并且其中在蚀刻位置处的局部气压为10-4mbar-10-1mbar。
2.根据权利要求1的方法,其中所述卤素化合物和所述含氧化合物的剂量配比使得氧与卤素的化学计量比基本为1∶10。
3.根据权利要求1-2中任一项的方法,其中所述卤素化合物和所述含氧化合物相继被引入到真空室(1)中。
4.根据权利要求1-2中任一项的方法,其中所述卤素化合物和所述含氧化合物基本同时被引入到真空室(1)中。
5.根据权利要求1的方法,其中O2、H2O或H2O2或其混合物被用作所述含氧化合物。
6.根据权利要求1的方法,其中所述卤素化合物包含氙或其它惰性气体。
7.根据权利要求1的方法,其中所述卤素化合物包含XeF、XeF2、XeF4。
8.根据权利要求1的方法,其中所述电子束(6)具有小于400pA的电流。
9.根据权利要求8的方法,其中所述电子束(6)具有小于100pA的电流。
10.根据权利要求1的方法,其中所述电子束的更新时间大于或等于1msec。
11.根据权利要求1的方法,其中所述电子束的停留时间为10-8-10-3sec。
12.根据权利要求1的方法,其中所述电子束的停留时间为10-7-10-5sec。
