Abstract

技术领域
本发明涉及一种导电粘合剂,作为主要组成部分,其包括作为导电介质的金属组分和作为粘合剂组分的热固性树脂,还涉及一种包括装配步骤的制造物件的方法,该装配步骤包括使用该导电粘合剂进行导电连接操作。尤其,本发明涉及一种导电粘合剂,其能在将半导体晶片等部件装配在引线框上的过程中适当地用于导电连接,还涉及一种在将半导体晶片部件装配在引线框上的步骤中,使用导电粘合剂来制造半导体器件的方法。
背景技术
焊接方法被广泛用作所谓的导电连接方法,用于在两个导电元件之间建立电连接和物理连接。例如,将半导体晶片装配在引线框上用以制造半导体器件时,广泛使用焊接连接,用以对设置在半导体晶片背面上的背面电极层和位于引线框表面上的垫板部分进行导电连接。具体地说,锡合金焊接材料,尤其是锡/铅合金焊接材料,为低温熔化合金,其在半导体晶片的芯片-装配中已被广泛用作导电连接元件。例如,在半导体器件中,其中经过进行了导电连接的背面电极的表面的电流的表面密度很高,例如,半导体激光器,导电连接部分自身的电阻是串连电阻的主要部分,而且导电连接元件本身也需要具有低的容积电阻率。另一方面,在具有一定构造的半导体器件中,导电连接元件本身的容积电阻率大小并不是特别重要,所述构造为:在半导体晶片的表面上形成器件的操作区域,将预定的偏压施加在背面电极本身上,用以使所用的半导体基底保持为恒定电势,例如,将背面电极接地,但却基本上没有电流流过背面电极的表面。热量穿过半导体基底、设置在其背面上的背面电极和导电连接部分而扩散到引线框中,从而使设置在半导体晶片表面上的器件操作区域内产生的热量散逸出去,但是,在该过程中需要降低导电连接部分的热阻,从而防止器件本身的操作温度上升。
当在模制-装配此类型半导体晶片的步骤中采用锡/铅合金焊料进行导电连接时,用于焊料熔化的加热温度为250℃-300℃左右,则对于设置在半导体晶片表面上的器件操作区域而言,这种加热温度的热效应是非常有限的。在制造半导体器件的方法中,在模制-装配步骤之后进行下述步骤:该步骤,例如引线接合步骤,需要对上面装配有半导体晶片的整个引线框进行加热,但是为了避免上述加热过程对锡/铅合金焊料层组成的该电连接部分造成损坏,则将具有高铅比、熔化温度为250℃或更高的焊接材料有利地用作其中所用的锡/铅合金焊料。
对于适于作为此种导电连接元件的锡/铅合金焊料,当所含的铅转化为各种铅化合物,例如氧化铅时,其本身显示出很高的毒性,因此,避免使用铅是将来所要解决的一个主要问题。目前,代替锡/铅合金焊料,研发并日益增多地使用不含铅的锡合金焊料,即所谓的不含铅焊料。目前研制的大多数不含铅焊料都是低温熔化型不含铅焊料,其包括锡作为主要成分,但不幸的是,熔化温度在250-300℃内、适于上述的半导体晶片模制-装配的不含铅焊料目前还处于研发阶段。
除了使用锡-基合金焊料的导电连接方法外,还可将使用导电浆料型导电粘合剂的导电连接方法用于器件中,对于该器件而言,与半导体晶片的背面电极形成导电连接的导电连接部分所产生的串联电阻及其热阻并不一定要很低。导电浆料型导电粘合剂为浆料,其中,作为金属填料(金属填充材料),将用作导电介质的金属粉末均匀分散在热固性组分中,并通过固化处理使树脂组分发生热固化,而且将该固化的树脂用作粘合剂树脂,用以在金属填料之间形成紧密的物理接触。该固化产物层通过其中所含的金属填料之间紧密的物理接触而构成总的导电层,而且由于密集提供在固化产物层表面上的金属填料与所连接的金属表面之间发生物理接触,因此还在所要连接的金属表面之间的界面上形成电通道和固化产物层。利用形成固化产物层的粘合剂树脂的粘合性质实现固化产物层对所要连接的金属表面的粘结和固定,并通过金属填料与所要连接的金属表面之间的物理接触来维持电流通道。由紧密形成的、相互接触的金属填料网络构成的电流通道还具有热流通道的作用,因此,固化产物层本身显示出相当好的导热性。
人们已经提出建议,与使用平均粒径约为几微米的金属填料作为导电介质的传统导电金属浆料相比,应该改进所得固化产物本身的层的电导率和导热性能。人们已经研发出导电性质得到显著改进的混合型导电金属浆料,该研发是例如,通过下述方式进行的:除混合平均粒径约为几微米的金属粉末外,还混合少量平均粒径为100nm或更小,尤其是20nm或更小的超细金属粒子,形成用在导电金属浆料中的导电介质,从而提供紧密形成的、相互接触的金属粉末网络,还提供在相邻金属粉末之间的狭窄间隙内填充有超细金属粒子的区域,并在进行热处理时于低温下烧结填充区域内的超细金属粒子(参见国际公开号No.02/035554册子)。该混合型导电金属浆料已被研发出来,用以制造主要使用导电金属浆料的精细布线图,在该结构中,相邻金属粉末之间的狭窄间隙已被由超细金属粒子制成的低温烧结体所填充,用以赋予固化产物层本身以优异的导电性质,但是,该结构还赋予其优异的导热性。
发明内容
导电浆料型导电粘合剂使用热固性树脂,该树脂的热固温度通常为250℃或更低,因此,即使在约200℃的加热温度下通常也足以对其进行固化处理。从此优越性出发,针对下列情况对导电浆料型导电粘合剂的广泛用途进行考察:在半导体晶片的模制-装配步骤中,按照与锡/铅合金焊料进行导电连接时相同的热处理温度实现导电连接。导电浆料型导电粘合剂的组成为:混合一定量的适于填充金属填料组分间间隙的热固性树脂组分,将金属填料组分,例如金属粉末用作固化产物层中的导电介质,固定该金属填料组分以形成成电流通道网络,在该网络中,金属填料组分利用由热固性树脂组成的粘合剂树脂的粘合性能而相互紧密接触。有必要合理调节流体粘度,用于在半导体晶片的模制-装配步骤中将粘合剂涂覆和填充在整个连接表面上,而通常是向其中加入调节粘度的溶剂。向导电浆料型导电粘合剂中加入溶剂,以适当量将所得物质涂覆在,例如,位于引线框表面上的垫板部分上,然后,向其模制-装配了半导体晶片之后,使其与设置在半导体晶片背面上的背面电极层的整个表面接触,并涂抹一致,以获得均匀厚度的涂覆溶液层。之后进行固化处理,即,挥发除去混合溶剂,然后对热固性树脂组分进行热固化,以使粘合剂树脂与连接表面结合,并形成固化产物本身的层。
如果经模制-装配的半导体晶片的尺寸,尤其是晶片面积很小,则所含溶剂的挥发和除去进行得很迅速,但如果晶片面积太大,则该过程需要更长的时间,在该过程中溶剂从位于半导体晶片中心的导电浆料型导电粘合剂涂层开始,穿过其薄层厚度之间的孔隙,达到涂层的外部边缘,最后挥发出去。
因此,如果使用挥发性差的溶剂,则少量溶剂残留在位于半导体晶片中心的涂层中,此后,当热固性树脂组分进行热固化时,少量残留溶剂聚集在固化层上部,导致固—液分离。最后,少量残留溶剂聚集在固化产物层上表面和半导体晶片(特别是其中心区域)的背面电极层间的界面上,当该残留溶剂挥发时,可以观察到在那里有孔隙形成的现象。在固化产物层上表面和半导体晶片背面电极层间的界面上形成的孔隙区域内,固化产物层和背面电极层之间不能实现直接接触。背面电极层与金属填料之间需要进行接触以形成电流通道和热流通道,而由于上述原因,在所述孔隙区域不能形成这种接触,换句话说,会导致形成的导电连接的电阻和热阻增大。
本发明已发现,如果对混合为粘合剂树脂组分的热固性树脂进行热处理以使其进行热-固化反应,则除了有少量溶剂残留下来,还会例如,由于在加热下发生副反应而导致产生若干种副产物。本发明者已发现,如果在这些副反应产物中,气化和散逸的“气态或挥发性副反应产物”以相当大的比例存在,则会使“气态或挥发性副反应产物”聚集在连接区域的界面上,并再次形成孔隙。也就是说,已发现,对混合成粘合剂树脂组分的热固性树脂进行热处理以使其发生热-固化反应的加热过程中,即使没有残留溶剂也会发生副反应,从而产生“固有的”“气态或挥发性副反应产物”,该副反应产物会引起孔隙的形成,因此所要解决的一个新问题就是抑制这种孔隙的形成。
本发明解决了该问题,本发明的目的是提供一种新的导电浆料型导电粘合剂,其可以在与锡/铅焊料的传统导电连接相同的热处理温度下,进行高工效和高再现性的导电连接,还可以在整个导电连接部分上获得均匀和良好的导热性质,而且即使在所得导电连接部分的导电连接区域相对于其导电连接层厚度而言很大时,也可以实现。此外,本发明进一步的目的是提供一种使用该新的导电浆料型导电粘合剂进行导电连接以制造物件的方法。
为解决上述问题进行了积极的研究,结果本发明者获得了下列发现。首先,已发现在国际公开号No.02/035554小册子中公开的混合型导电金属浆料中,固化产物层显示出显著改善的导电性并具有优异的导热性,并按照下述方法适当制得了该固化产物:除了平均粒径为约几微米的金属粉末外,还混合少量平均粒径为100nm或更小,例如20nm或更小的超细金属粒子,用作导电金属浆料中的导电介质,除紧密形成的、相互接触的金属粉末网络外,还提供在相邻金属粉末间的狭窄缝隙中填充了超细金属粒子的区域,并且在进行热处理时,对填充区域内的超细金属粒子进行低温烧结。已发现,该优点适用于预期的导电金属浆料型导电粘合剂,而存留的问题就集中在将粘合剂用在,例如,模制-装配半导体晶片步骤中时,怎样避免在所得固化产物层上表面与半导体晶片背面电极层之间的界面上形成孔隙。由不断研究的结果发现,如果在上述混合型导电金属浆料中,使超细粒子(在平均粒径为1-20nm的超细金属粒子的金属表面上具有有机化合物覆盖层而形成的超细粒子)与平均粒径为0.5-30μm的金属粉末按照固定比例使用,同时在固定范围内选择混合的热固性树脂的比例和选择为了调节流体粘度而加入的溶剂的比例,则在固化处理以形成固化产物层并用于形成导电连接时能够避免溶剂的残留,同时还可以降低“固有的”“气态或挥发性副反应产物”的总量,其是在对混合为粘合剂树脂组分的热固性树脂进行热处理以使其发生热-固化反应的加热过程中产生的。事实上,已发现,当使用配制成特定组合物的导电金属浆料型导电粘合剂时,实际上可以避免在所得固化产物层上表面和半导体晶片背面电极层之间的界面处形成孔隙,结果,当所得导电连接部分的导热性质转化为表观导热性时,其相对于例如使用锡/铅焊接材料的传统导电连接的导热性稍微差一点,但是对于最终目的的半导体器件而言,所需的导电连接部分的导热性质水平超出了足以满足的界限。基于一系列下述的发现,包括验证,本发明者已经完成了本发明。

另一方面,对于存在于所述超细粒子(B)的超细金属粒子金属表面上的覆盖层而言,还希望组成所述覆盖层的有机化合物能够与所述热固性树脂(C)的任何树脂构成组分发生反应,其中该热固性树脂(C)要混入到所述热固性树脂部分中。
尤其,更优选所述热固性树脂(C)为一种热固性树脂组合物,其除了包括环氧树脂之外,还包括作为树脂构成成分的固化剂。
此外,溶剂(D)更优选选自对环氧树脂不显示反应性的有机溶剂,
其中,其在1013hPa(1大气压)下的沸点至少为160℃或更高,且低于260℃,希望的是180℃或更高,且低于210℃。
此外,本发明提供一种使用根据本发明的导电粘合剂制造物件的方法,其可作为上述根据本发明的导电粘合剂的用途发明,本发明还提供,例如,一种使用根据本发明的导电粘合剂形成导电连接的方法,该方法在制造包括作为组分的第一元件和第二元件时使用,该两个元件至少通过导电连接联结在一起。

当使用根据本发明的导电粘合剂时,预先将为了调节流体粘度而加入的溶剂挥发掉,然后对混合作为粘合剂树脂组分的热固性树脂进行热处理以使其发生热-固化反应,在加热发生副反应而生成的副反应产物中,气化和散逸的“气态或挥发性副反应产物”量很小,因此可避免“气态或挥发性副反应产物”在连接部分的界面上发生聚集而引起孔隙形成,而且减少了引起剥离的因素量。尤其是,阻止了孔隙的形成和界面上的剥离,保持了导电连接层与连接物体之间的接触面积,而且可获得具有优异导热性的连接部分。此外,通过确保制得的导电连接部分中没有孔隙且界面处没有剥离,则还会例如,在施加温度往复变化时抑制界面上的剥离继续扩展,从而改善连接部分的长期可靠性。

如上所述,人们注意到,已经研发出国际公开号No.02/035554小册子中公开的混合型导电金属浆料,其目的是主要使用导电金属浆料来制造精密的布线图,但是一种结构同时还赋予了优异的导热性质,即,在该结构中相邻金属粉末之间的狭窄间隙填充了超细金属粒子的低温烧结体,其赋予由金属浆料制成的固化产物层本身以优异的导电性质,而且该结构还带来了其它改进,具体地说是对组合物进行了优化,从而使其适宜用作导电粘合剂,这样就完成了根据本发明的导电粘合剂。因此,该导电粘合剂的基本组成以国际公开号No.02/035554小册子中公开的混合型导电金属浆料为特征,而且对其组成进行选择,使其混合比适合于新的物体,从而避免在所得固化产物层上表面与半导体晶片的背面电极层之间界面上形成孔隙,尤其是在将导电粘合剂施用于模制-装配半导体晶片的步骤中时用以避免形成孔隙。
下面将对本发明的导电粘合剂进一步地详细阐述。
首先,可按照两种类型的实施方案对本发明导电粘合剂的组成进行描述,这两种类型的实施方案具有基本上等同的技术构思,下面对其进行描述。

因此,根据本发明第一个实施方案的导电粘合剂和根据本发明第二个实施方案的导电粘合剂都使用少量超细粒子(B),并且在平均粒径为不超过20nm的该超细金属粒子的金属表面上具有有机化合物覆盖层,该导电粘合剂同时还使用平均粒径为0.5-30μm的金属粉末(A),对于混合为导电介质的金属组分而言,该金属粉末为主要组分。平均粒径为约几微米的金属粉末含在所述导电粘合剂的涂覆溶液层中,形成固化产物时其首先进行沉积,并且金属粉末彼此堆积构成堆叠结构,该堆叠结构成为电流通道的基础,对金属粉末彼此接触的部位而言,其本身的接触面积并不大,而且狭窄间隙还环绕着该部位,但是当溶剂挥发掉时,平均粒径为1-20nm的超细金属粒子堆积起来填充该狭窄间隙,结果形成填充了超细金属粒子的区域。当加热除去覆盖超细金属粒子的有机化合物覆盖层时,平均粒径为1-20nm的超细金属粒子碰触到一起,且其金属表面直接接触,从而导致发生金属纳米粒子特有的低温烧结现象。填充了超细金属粒子且其狭窄间隙已被填满的区域内,产生的超细金属粒子烧结体同样与金属粉末表面发生紧密接触。结果,经由超细金属粒子烧结体(其填充金属粉末之间的狭窄间隙)接触而带来的贡献被加入到金属粉末彼此接触的部位本身的接触面积上,因此,对于由所述堆叠结构构成的电流通道网络而言,金属粉末彼此接触的部位的接触面积显著增大。电流通道形成于固化产物层内,其总电阻值由单个金属粉末本身产生的电阻与金属粉末彼此接触部位的接触电阻组成,但是,如果使用平均粒径为几微米的金属粉末,则接触电阻部分是主要的。在由本发明的导电粘合剂制成的固化产物层中,当金属粉末彼此接触部位的有效接触面积增大时,接触电阻大大减小,结果,表观容积比电阻率大大下降。由于固化产物层本身的导热性,粘合剂树脂本身的导热性远远小于金属材料的导热性,因此金属粉末彼此堆积而形成的热流通道网络作为主要的导热通道。因此,对于热阻而言,在本发明导电粘合剂制造的固化产物层中,当金属粉末彼此接触部位的有效接触面积增大时,接触电阻大大减小,结果,表观热阻率得到大大改善。
由本发明导电粘合剂制成的固化产物层通常这样形成:将两个导电元件的表面连接在一起,如,将金属表面分别放置在上和下面,而且,由于该导电粘合剂本身显示有流动性,因此将固化产物层烧结在其之间。这样,制得的固化产物自然就与放置在下面的金属表面紧密接触,且尤其,狭窄间隙围绕在金属粉末(其包含在本发明导电粘合剂中)与金属表面相互接触的部位周围。填充了超细金属粒子的区域(其中,所述的狭窄间隙已被填充)形成于下金属表面和金属粉末间的接触部位内,随后,产生的超细金属粒子烧结体与金属粉末和下金属表面进行紧密接触。
当金属粉末彼此堆叠形成作为电流通道网络的基础的堆叠结构时,需要对粘合剂树脂组分在本发明导电粘合剂中的含量进行适当选择,从而使堆叠结构上表面上的金属粉末与放置在上面的金属表面能够进行接触。也就是,当溶剂挥发掉时,超细金属粒子和热固性树脂组分填充该存在于堆叠结构内的间隙空间,其中该堆叠结构作为电流通道网络的基础,其由金属粉末的相互堆叠形成,但是,如果热固性树脂的含量过高,则热固性树脂组分溢流出间隙空间,进而基本上只由热固性树脂组分组成的层就成型于上表面上。在根据本发明的导电粘合剂中,对热固性树脂组分的含量以及超细金属粒子的含量进行选择,使其含量不超过混合的金属粉末总量,从而避免在上表面上形成基本上只由热固性树脂组分组成的层。通过金属粉末相互堆叠而形成的电流通道形成于用本发明导电粘合剂制造的固化产物层中,结果,该电流通道和放置在上面的金属表面相互间可进行紧密接触。同时,当溶剂挥发掉时,在位于堆叠结构上表面上的金属粉末与放置在上面的金属表面之间的接触部位的周围形成狭窄间隙,进而形成填充了超细金属粒子、且其中的所述狭窄间隙也被填充的区域,则此后产生的超细金属粒子烧结体与金属粉末和上面的金属上表面都发生接触。
金属粉末通过相互堆叠而形成堆叠结构,为了使该堆叠结构内的金属粉末更紧密地接触,优选将球形金属粉末(A-1)和鳞片状金属粉末的混合物用作金属粉末。具体地说,如果将少量鳞片状金属粉末与球形金属粉末结合使用,则将鳞片状金属粉末放置在由球形金属粉末组成的楔形堆叠结构内,从而导致金属粉末接触点的密度变大。此时,球形金属粉末(A-1)与鳞片状金属粉末(A-2)的重量混合比更优选为99∶1-50∶50。例如,球形金属粉末(A-1)的平均粒径等于鳞片状金属粉末(A-2)的平均粒径,球形金属粉末(A-1)与鳞片状金属粉末(A-2)的比例更优选为95∶5-70∶30。
例如,在由金属相互堆叠而形成的堆叠结构中,如果具有相同粒径的球形粉末实现最紧密的堆积状态,则其间隙空间所占的体积与金属粉末的比例约为25∶75,而如果具有相同粒径的球形金属粉末被沉积在立方格子形状中,则其间隙空间所占的体积与金属粉末的比例约为50∶50。通常,在如此形成的堆叠结构中,具有各种粒子形状和粒子分布的金属粉末互相堆叠,其间隙空间所占的体积与金属粉末的比例为15∶85-66∶34。在根据本发明的导电粘合剂中,这些间隙空间中填充着超细金属粒子和热固性树脂组分,同时,对超细金属粒子的含量进行选择,使其量适于占据金属粉末相互接触的部位内的狭窄间隙等。也就是,对于作为次要组分,且其在平均粒径为1-20nm的超细金属粒子的金属表面上具有覆盖层的超细粒子(B)而言,其混合量至少为1重量份或更大,该重量份是基于作为主要成分的100重量份金属粉末(A)而言,该金属粉末(A)的平均粒径为1.5-30μm。如果超细粒子与金属粉末的混合比过高,则粘合剂树脂的比例相对降低,导致粘合剂树脂的粘合能力不足,不能维持形成的整个固化产物层的机械强度,因此,超细粒子的混合量的上限为基于100重量份的金属粉末,其不能超过10重量份。更优选,基于100重量份的金属粉末,超细粒子的混合量为为1重量份-6重量份。
为了保持金属粉末之间的接触,并利用由热固性树脂(C)制得的粘合剂树脂的接合能力来维持整个固化产物层的机械强度,则基于100重量份的金属粉末,热固性树脂的混合量为至少5重量份或更大。为了避免过量的粘合剂树脂量超过金属粉末相互接触而形成的堆叠结构中所预期的间隙空间比例,则基于100重量份的金属粉末,热固性树脂的混合量的上限应不超过15重量份。更优选,基于100重量份的金属粉末,热固性树脂的混合量为6重量份-10重量份。
向根据本发明的导电粘合剂中加入溶剂(D),主要用于调节其流体粘度。也就是说,在连接两个导电元件的表面,例如,将金属表面放置在上和下面上,而导电粘合剂以均匀的液体厚度***到其间时,根据本发明的导电粘合剂具有产生所需的流动性的功能。在根据本发明的导电粘合剂中,液相组分由热固性树脂(C)和溶剂(D)组成,因此,对溶剂(D)的加入量进行选择,以使热固性树脂(C)和溶剂(D)的总体积与作为固体组分的金属粉末(A)和超细粒子(B)的比例在固定的比例范围内。换句话说,对热固性树脂(C)和溶剂(D)的总混合量进行选择,基于100重量份的金属粉末(A),其至多不超过25重量份,更优选不超过20重量份,例如,约15重量份。这样,在根据本发明的导电粘合剂中,对于溶剂(D)的量进行选择,基于100重量份的金属粉末(A),其至多不超过10重量份。在上述范围内,优选对溶剂(D)的加入量进行调节,从而使导电粘合剂的流体粘度优选在10Pa·s(25℃)-50Pa·s(25℃)内。一些情况下,即使溶剂(D)的加入量为0,流体粘度也能在希望的范围内。如果考虑均匀涂布本发明的导电粘合剂的可操作性,则通常优选加入少量的溶剂(D)。也就是说,基于100重量份的金属粉末,溶剂(D)的加入量优选为至少0.1重量份或更大。例如,通过选择稀释比例,使热固性树脂(C)和溶剂(D)的混合量之比在10∶1-10∶7范围内,则进行涂布时会显示良好的可操作性。
对于溶剂(D),要使用挥发性且在对本发明的导电粘合剂进行热处理以形成固化产物层时能够除去的溶剂。也就是说,对于溶剂(D)本身,适当地使用具有下述性质的有机溶剂:在所述的热处理过程中,其对于构成热固性树脂(C),例如,热固型环氧树脂所必须的组分(例如,环氧树脂及其固化剂)不显示反应性。同时,当在200℃-300℃下,优选约200℃-250℃下进行热处理以形成固化产物层时,溶剂(D)应该已经挥发掉或除去,优选使用在1大气压(1013hPa)的气氛下,沸点小于260℃,通常小于210℃的有机溶剂。换句话说,对于一些加入量,如果所用有机溶剂的沸点比上述热固化处理温度高10℃或更高,例如,沸点为260℃或更高(或210℃或更高),可能会导致大量溶剂残留其中,直至热固性树脂发生,最终,经过在树脂固化产物和溶剂组分之间进行固-液相分离之后,该溶剂继续蒸发形成孔隙。在固化热固型环氧树脂之前要先气化和除去所含的溶剂(D),在该步骤中,例如,在约100℃的温度下进行预加热,但同时,如果沸点低于预加热温度,则会形成非常少的气泡。为了避免形成非常小的气泡,优选使用在1大气压的气氛下沸点显著高于预加热温度的有机溶剂,且通常,优选使用沸点至少为160℃或更高,优选180℃或更高的有机溶剂。
混合在本发明的导电粘合剂中的超细粒子(B)具有一个有机化合物覆盖层,该层设置在超细金属粒子的金属表面上,在制备和贮存该导电粘合剂时,所含超细金属粒子的金属表面相互接触会形成凝结的块,而该有机化合物覆盖层则就会抑制这种凝结情形。对于在该超细粒子内的超细金属粒子金属表面上形成覆盖层的有机化合物而言,所用的有机化合物在热处理制造固化产物的阶段中要能从金属表面上剥离下来。超细粒子(B)保持在某一状态下,在该状态下,由于在超细金属粒子的金属表面上提供了有机化合物覆盖层,则超细金属粒子表面上基本没有氧化物膜。有机化合物覆盖层提供在超细金属粒子的金属表面上,该覆盖层还具有用作分散剂的能力,其能将超细粒子(B)均匀分散在由热固性树脂(C)和溶剂(D)组成的液相组分中。
对于在超细金属粒子的金属表面上形成覆盖层的有机化合物而言,所用化合物要具有含氮、氧或硫原子的基团,且该基团能与该超细金属粒子中所含的金属元素发生配位键合。例如,金属表面覆盖有一种或多种具有一个或多个端氨基的胺化合物。
对于紧密覆盖超细粒子(B)的超细金属粒子的化合物而言,所用化合物使用与金属元素形成配位键时在氮、氧或硫原子上具有孤电子对的基团,例如,含有氮原子的基团包括氨基。含有硫原子的基团包括硫烷基(-SH)和硫化物型硫烷二基(-S-)。含有氧原子的基团包括羟基和醚型氧基团(-O-)。当溶剂挥发掉时,例如,保持温度为100℃时,有机化合物覆盖层应该保留下来,而在加热固化热固性树脂时,例如,加热至200℃时,有机化合物覆盖层应该能够立即从超细粒子的超细金属粒子表面剥离下来。因此,用于覆盖层的有机化合物沸点优选在100℃-300℃范围内,通常为250℃或更低。
例如,当使用胺化合物时,其例如为烷基胺,其烷基基团具有4-20个碳原子,进一步优选具有8-18个碳原子,并在烷基链末端具有氨基。通常,对于形成这种配位键,伯胺类型显示更高的键合能力,并因此是优选的,但也可使用仲胺类型和叔胺类型化合物。还可使用有相邻的两个或多个氨基参与键合的化合物,例如,1,2-二胺型和1,3-二胺型。可适当使用聚乙二醇胺。
优选,形成覆盖层的有机化合物的量可以在超细金属粒子的金属表面上形成至少一个分子层。如果所用超细金属粒子的平均粒径下降,则以超细金属粒子本身的质量为基础,形成覆盖层的有机化合物的总量相对上升。所含的一种或多种胺化合物的总量优选为0.2-6重量份,更优选为0.5-3重量份,以每10重量份平均粒径为1-20nm的超细金属粒子计。
更优选,当热固性树脂进行热固化时,形成覆盖层的有机化合物能从超细金属粒子的表面上剥离下来,并能与热固性树脂中所含的任何树脂组分发生反应。也就是说,优选在从超细粒子的超细金属粒子表面剥离下来之后,有机化合物与存在于热固性树脂中的任意的树脂构成组分发生反应,该热固性树脂例如为环氧树脂及其固化剂,并且将其用作最终形成的热固性树脂的一个成分。
对于热固性树脂而言,通常使用热固性环氧树脂。其适当的组成为:除含有作为树脂组成成分的环氧树脂及其固化剂外还含有偶联剂。加入少量的偶联剂,用于改善要连接的金属表面与形成的热固性树脂之间的粘合性质。偶联成分,例如硅烷-偶联剂和钛-偶联剂,用于改善对金属表面的粘合性,取决于连接的物体,可以以适当的量加入偶联剂。
环氧树脂及其固化剂为热固性环氧树脂的树脂构成成分,对于环氧树脂及其固化剂而言,可选择各种组合,只要所得的环氧树脂固化产品满足粘合剂树脂所要求的机械强度即可。将根据本发明的导电粘合剂应用于半导体器件制造过程中的半导体晶片模制-装配步骤中时,由所得固化产物层组成的导电连接需要不受粘合剂树脂质量降级的影响,其中该粘合剂树脂在随后的引线接合步骤中因加热会发生质量降级。在这点上,使用酸酐作为环氧树脂固化剂是适当的。酸酐可以与形成覆盖层的有机化合物发生反应,该覆盖层位于超细金属粒子的金属表面上,而该超细金属粒子处在超细粒子内,酸酐例如可以与氨基化合物的氨基反应,从这点上看其是优选的。除固化环氧树脂外,酸酐还通过与形成覆盖层的有机化合物发生反应而被消耗掉,因此优选除了使混合比适于环氧树脂的固化,还要根据与有机化合物发生反应的消耗量来调节环氧树脂中的酸酐混合量。例如,以1摩尔来自环氧树脂化合物的环氧基团计,优选二酸酸酐的混合量为0.8-1.2摩尔。有机化合物在上述超细金属粒子的金属表面上形成覆盖层,考虑到二酸酸酐的一部分被消耗在与该有机化合物的反应中,因此更优选例如,以1摩尔来自环氧树脂化合物的环氧基团计,二酸酸酐的混合量为0.9-1.2摩尔。
除用作环氧树脂固化剂之外,可适当使用的、能够与形成覆盖层的有机化合物,例如,胺化合物发生反应的有机酸酐或酸酐衍生物可包括芳香酸酐,例如,邻苯二甲酸酐、偏苯三酸酐、苯均四酸酐、二苯甲酮四羧酸酐、乙二醇双(脱水偏苯三酸酯)和甘油三(偏苯三酸酯)、环状脂肪族酸酐,例如,马来酸酐、琥珀酸酐、四氢化邻苯二甲酸酐、甲基四氢化邻苯二甲酸酐、甲基桥亚甲基四氢化邻苯二甲酸酐、烷基琥珀酸酐、链烯基琥珀酸酐、六氢化邻苯二甲酸酐、甲基六氢化邻苯二甲酸酐和甲基环己烯基四羧酸酐,和脂肪族酸酐,例如聚己二酸酐、聚壬二酸(aceraic)酐和聚癸二酸酐。
将根据本发明的导电粘合剂应用于半导体器件制造过程中的半导体晶片模制-装配步骤中时,基于目标半导体晶片部件内的半导体基底部分的厚度,用作导电连接的固化产物层的厚度应为3%-20%的范围内,更优选为5%-15%。也就是说,半导体基底部分的厚度可以有偏差,或者在引线框的表面上可存在非常小的不规则性,取决于半导体晶片部件的尺寸,厚度要设定在约2-100μm的范围内,或者在一些情况下为10-100μm,这是因为固化产物层的厚度能够吸收一定范围内的、由连接表面上的不规则所引起的偏差。对于固化产物层的目标厚度而言,应在0.5-30μm范围内选择作为本发明导电粘合剂中主要成分的金属粉末(A)的平均粒径的适当值。具体地说,优选所用金属粉末的平均粒径适当为0.5-30μm范围内,从而使固化产物层的目标厚度在1/3-1/20范围内。此外,所用金属粉末具有以其平均粒径为中心的特定分布,而且如果对所用金属粉末的平均粒径进行选择,使其固化产物层的目标厚度在1/5-1/20范围内,则由堆叠金属粉末的粒径分布产生的固化产物厚度偏差更容易被平均。例如,通过确保所用金属粉末的平均粒径为固化产物层目标厚度的约1/10,可容易地使金属粉末堆叠结构中固化产物层的平均厚度具有目标厚度,同时还能与半导体晶片背面和引线框表面进行紧密接触,而且即使有金属粉末本身的平均粒径分布、半导体基底部分的厚度偏差,或者在引线框表面上存在非常小的不规则性也能够实现。
在根据本发明的导电粘合剂中,对组合物进行了上述变型,从而在固化处理以制造形成导电连接的固化产物层时可避免溶剂的存留,同时还可控制“固有的”“气态或挥发性副反应产物”的总量,其中该“固有的”“气态或挥发性副反应产物”是在对混合为粘合剂树脂组分的热固性树脂进行热处理以使其发生热-固化反应的加热过程中产生的。
可能的“固有的”“气态或挥发性副反应产物”包括,例如,在形成覆盖层的有机化合物中、在超细粒子(B)中的超细金属粒子的金属表面上不与酸酐发生反应且保持为不反应的有机化合物的物质,或者酸酐与环氧树脂反应生长的羧基发生脱碳作用而生成的CO2。通过对上述混合量进行变型,可以控制“固有的”“气态或挥发性副反应产物”的生成量,结果,可将溶剂挥发之外的气体生成所导致的、由上述式2定义的重量损失比F(%)限制为至多不超过3%。此外,在根据本发明的导电粘合剂中,如果各个组分的混合量都选择自上述的适当范围,则溶剂挥发之外的气体生成所导致的、由上述式2定义的重量损失比F(%)可限制在不超过2.5%的范围内,在许多情况下更优选为2%。
热固性树脂进行固化时产生“固有的”“气态或挥发性副反应产物”,如果其不能从液相中扩散出去,并穿过层一层间隔(其通过连接金属的表面紧密结合在上和下面上)而有效地从面的表面散逸出去,则会在中心部分内形成孔隙。其总量等于重量损失比F(%),其中该重量损失比是由于非溶剂挥发的气体生成所导致的,但通过控制该量可避免孔隙的形成,或者可以显著减少孔隙的形成程度。尤其,由气体组分引起的孔隙是局限在位于上面上的半导体晶片背面与固化产物层上表面之间的界面处的现象,其妨碍以固化产物层中金属粉末堆叠结构为基础的热流通道与半导体晶片背面之间的接触,但如果使用本发明的导电粘合剂则可避免该现象。
用在本发明导电粘合剂中的金属粉末用于形成电流通道,和上述形成的导电连接部分内固化产物层中的主要热流通道,对于金属粉末而言,要使用选自银、铜、金、铂、镍、锌、铋和钨中的至少一种类型的金属材料。通常,优选结合使用的相应于超细金属粒子的金属材料还选自银、铜、金、铂、镍、锌和铋。其中,银、铜、金和铂为特别优异的金属材料,其导电性和导热性都很优异,而且还能使用更优选的。
此外,根据本发明的制造物件的方法是一种借助上述的本发明导电粘合剂、利用导电连接的有利性的技术,其通常为
一种制造物件的方法,该物件包括导电连接体,和通过该导电连接体结合在一起的第一元件和第二元件,该方法包括步骤:
通过具有上述组成的本发明导电粘合剂使所述第一元件和第二元件结合,和
加热所述导电粘合剂,从而得到其间的所述连接体,以此实现结合。
尤其,以下述方式进行该方法:将其中的半导体晶片选作第一元件,将引线框选作第二元件,即,将上述的本发明导电粘合剂用于在引线框上模制-装配半导体的步骤中时,根据本发明的制造物件的方法得到更优选的结果。
制造半导体器件的技术应用实施方案的一个典型实施例为下述实施方案:在制造树脂模塑型半导体器件的过程中,将半导体晶片模制-装配在引线框上,在此步骤中,将根据本发明的导电粘合剂用作模制-装配试剂,用以通过导电连接进行粘结。通常,制造此类型树脂模塑型半导体器件的方法包括步骤:
将模制-装配试剂提供至引线框上;
在模制-装配试剂上装配半导体元件;
热-固化该模制-装配试剂以形成导电连接;
通过金属线在半导体元件和引线框之间进行结合将;和
用树脂密封至少部分引线框、模制-装配试剂、半导体元件和金属线,并将具有上述组成的本发明导电粘合剂用作模制-装配试剂,从而可获得具有良好导电性和导热性的导电连接。
本发明的导电粘合剂用作模制-装配试剂,取决于混合热固性树脂的类型,其固化处理温度可设定在190℃-320℃范围内,更优选为190℃-310℃。此时,通过将固化处理温度设定在至少190℃或更高,可以使超细金属粒子的低温烧结过程充分进行,进而提供优选的加热条件,其中该超细金属粒子的主要作用是获得具有良好导电性和导热性的导电连接。如果加热温度为约320℃,则可从所述影响中充分受益,即对于在半导体晶片表面部分上形成的半导体元件的性质的影响。可将固化处理温度设定为300℃和更低,通常约250℃,当使用锡/铅焊料进行导电连接时,可以使用与加热温度相等的加热条件,即约250-300℃,在此温度下焊料发生熔化。此外,更优选在热固性树脂(C)加热固化之前,在80-130℃,优选90-130℃的温度下进行预加热以进行预固化步骤,提供该预固化步骤是用于预气化和除去混合在本发明导电粘合剂中的溶剂(D),用以调节液体使其在涂布过程中满足可操作性要求。
此外,通过使用本发明的导电粘合剂并选择上述固化温度,则例如,以连接部分的导热性为基础,形成的导电连接部分的导热性达到至少8W/mK或更大,在大多数情况下为10W/mK或更大。
实施例
通过下面的具体实施例对本发明进行更具体的说明。各个具体实施例只是本发明最佳方式的例子,这些具体实施例并不对本发明的技术范围进行限定。
(实施例1-1至1-8和比较例1-1至1-3)
金属粉末(A)、超细粒子(B)、热固性树脂(C)和溶剂(D)为导电粘合剂的基本组分,选择其不同的混合量比例,并根据下列步骤制备实施例1-1至1-8的导电粘合剂和比较例1-1至1-3的导电粘合剂。
将银超细粒子用作超细粒子(B),其金属表面上具有聚乙二醇胺覆盖层,按照下列方法制备该银超细粒子。
使用商购的银超细粒子分散体(商品名:Independently dispersive UltrafineParticles Ag 1TH1,ALVAC Corporate Center Co.,Ltd.),用以制备平均粒径为3nm的银超细粒子分散溶液,基于每35重量份所含的银超细粒子,其包括6重量份用作聚乙二醇胺的Jefamine T403,和59重量份甲苯用作有机溶剂。使用蒸发器将含在银超细粒子分散体(35wt%Ag 1TH1)中的分散溶剂、甲苯蒸发掉,并收集表面覆盖有聚乙二醇胺的银超细粒子干燥粉末。
热固性环氧树脂组合物除含有作为树脂组成成分的环氧树脂和作为其固化剂的酸酐之外,还含有硅烷-偶联剂,按照下列方式将其制备为热固性树脂(C)。向搅拌容器中加入二元酸改性的环氧树脂(Epicoat 871,Japan EpoxyResin Co.,Ltd.,环氧当量:420g/eq.)、橡胶改性的环氧树脂(EPR1309,AsahiDenka Co.,Ltd.,环氧当量:300g/eq.)、硅烷-偶联剂(AZ6165,Nippon UnicarCompany Limited)和酸酐(Liquacid DDSA,New Japan Chemical Co.,Ltd.,酸酐当量:130g/eq.)。充分搅拌和混合这些组分以制备均匀的液体混合物,该液体混合物用作热固性树脂组合物。
按照下述步骤,将金属粉末(A)和超细粒子(B)加入到热固性树脂组合物中,作为用作导电介质的金属组分,均匀捏制所得的混合物以制备银浆混合物。向用作热固性树脂(C)的预制树脂组分中加入平均粒径为3μm的球形银粉末(Ag-5-7A,Dowa Mining Co.,Ltd.),和平均粒径为3μm的鳞状银粉末(AgC-239,Fukuda Metal Foil Powder Co.,Ltd.),以作为金属粉末(A),将该银超细粒子干燥粉末化成超细粒子(B),充分搅拌和混合所得混合物以制备均匀的银浆混合物。
向银浆混合物中加入溶剂(D)来调节流体粘度以制备导电粘合剂。此处,使用二乙二醇二***(沸点:188.4℃/1013hPa)作为溶剂(D),按照预定比例将其加至银浆混合物中,充分搅拌和混合所得混合物,从而将流体粘度调节至约20Pa·s(25℃)。
制备的导电粘合剂的组成如表1和2所示。
对于制得的导电粘合剂,按照下列评价方法测定总重减少量,该总重减少量为按照预定条件进行热处理以挥发所含的溶剂和固化热固性树脂时,组分散逸至气相中的量。
将要评价的导电粘合剂涂布在Tg-DTA量杯的底面上,以制备测量试样。此处,使用铝制的Φ5mm的杯作为量杯。将预定量的导电粘合剂试样注入杯中,使用直径等于量杯内径的Teflon棒,即Φ5mm的Teflon棒推动液体试样贴靠在杯底面上,以固定其表面形状。固定过程结束后,热处理之前先测定导电粘合剂试样的重量。此时,调节导电粘合剂试样的进料量,使热处理之前的试样重量为15±1mg。
固定导电粘合剂涂布层试样的表面形状,并在氩气氛下(流速:100ml/分钟)以10℃/分钟的温升速率将其由30℃加热至250℃,然后按照温度线图进行热处理,将试样保持在250℃下60分钟,并使用Tg-DTA测量期间的试样重量变化量。
基于导电粘合剂试样的初始进料量、导电粘合剂的组成和重量变化量的测量结果,根据下列定义计算除溶剂挥发之外的气体发生所导致的重量损失比F(%)。

将超细粒子(B)和金属粉末(A)用作导电介质,按照下列步骤制备含有作为主要成分的金属粉末(A)、超细粒子(B)、热固性树脂(C)和溶剂(D)的导电粘合剂。此时,选择不同的球形银粉末和鳞状银粉末之比,制造实施例1-10至1-13的四种导电粘合剂。
作为热固性树脂(C),按照下列方式制备含有环氧树脂、作为其固化剂的酸酐和硅烷-偶联剂的热固性树脂组合物。向搅拌容器中加入二元酸改性的环氧树脂(Epicoat 871,Japan Epoxy Resin Co.,Ltd.)、橡胶改性的环氧树脂(EPR1309,Asahi Denka Co.,Ltd.)、硅烷-偶联剂(AZ6165,Nippon UnicarCompany Limited)和酸酐(Liquacid DDSA,New Japan Chemical Co.,Ltd.,酸酐当量:130g/eq.)。充分搅拌和混合这些组分,以制备均匀的液体混合物,该液体混合物用作热固性树脂组分。

向银浆混合物中加入溶剂(D),调节流体粘度以制备导电粘合剂。此处,使用二乙二醇二***(沸点:188.4℃/1013hPa)作为溶剂(D),按照预定比例将其加至银浆混合物中,充分搅拌和混合所得混合物,从而将流体粘度调节至约20Pa·s(25℃)。
实施例1-10至1-13中制备的导电粘合剂的组成如表3所示。
对于制得的导电粘合剂,按照下列评价方法测定总重减少量,该总重减少量为按照预定条件进行热处理,以挥发所含的溶剂和固化热固性树脂时,组分散逸至气相中的量。

不混合超细粒子(B),只将金属粉末(A)用作导电介质,按照下列步骤制备含有作为主要成分的金属粉末(A)、热固性树脂(C)和溶剂(D)的导电粘合剂。

(比较例2-2)
金属粉末(A)、超细粒子(B)、热固性树脂(C)和溶剂(D)为导电粘合剂的基本组分,选择其不同的混合量比例,使用1013hPa(1大气压)下沸点为250℃或更高的己二酸二丁酯作为有机溶剂,制备比较例2-2的导电粘合剂。
将银超细粒子用作超细粒子(B),其金属表面上具有聚乙二醇胺覆盖层,按照下列方法制备该银超细粒子。
使用商购的银超细粒子分散体(商品名:Independently dispersive UltrafineParticles Ag 1TH1,ALVAC Corporate Center Co.,Ltd.),用以制备平均粒径为3nm的银超细粒子分散体,基于每35重量份所含的银超细粒子,该分散体含有6重量份用作聚乙二醇胺的Jefamine T403,和59重量份用作有机溶剂的甲苯。使用蒸发器将含在银超细粒子分散体(35wt%Ag 1TH1)中的分散溶剂、甲苯蒸发掉,并收集表面覆盖有聚乙二醇胺的银超细粒子干燥粉末。
作为热固性树脂(C),按照下列方式制备含有环氧树脂、作为其固化剂的酸酐和硅烷-偶联剂作为其组分的热固性环氧树脂组合物。向搅拌容器中加入二元酸改性的环氧树脂(Epicoat 871,Japan Epoxy Resin Co.,Ltd.)、橡胶改性的环氧树脂(EPR1309,Asahi Denka Co.,Ltd.)、硅烷-偶联剂(AZ6165,Nippon Unicar Company Limited)和酸酐(Liquacid DDSA,New Japan ChemicalCo.,Ltd.,酸酐当量)。充分搅拌和混合这些组分,以制备均匀的液体混合物,该液体混合物用作热固性树脂组分。

(实施例2)
实施例1-1至1-8的导电粘合剂、实施例1-10至1-13的导电粘合剂、比较例1-1至1-3的导电粘合剂和比较例2-1和2-2的导电粘合剂是通过选择作为上述导电粘合剂基本组分的金属粉末(A)、超细粒子(B)、热固性树脂(C)和溶剂(D)的不同混合量而制得的,表5、6、7和8中集中给出了使用这些导电粘合剂的导电连接的连接状态评价结果、在连接表面上存在/不存在孔隙,和导电连接部分的导热性,以及用于评价这些导电粘合剂本身的重量损失比F的结果。
在表8的评价结果中,为实施例1-11的导电粘合剂的连接性能评价结果和比较例2-2的导电粘合剂的连接性能评价结果,前者与后者相比具有相似的组成。当使用比较例2-2的导电粘合剂时,孔隙的形成和界面处发生剥离的频率都非常大,其偏差程度非常显著,因此不能采用激光-闪射(laser-flash)法评价其导热性。
作为用于评价导电连接性能的试样,按照下述步骤制备试样,且在该试样中,将Si晶片提供到带有用于连接的金沉积膜层的背面上,并借助导电粘合剂将该Si晶片接合到Cu板上。
使用分散器将预定量的导电粘合剂进料至Cu板上,该Cu板已被提前加工成10mm(L)×10mm(W)×1mm(T)的尺寸。将尺寸为8.5mm(L)×8.5mm(W)×0.3mm(T)的长方形Si晶片设置在带有用于连接的金沉积膜层的背面上,并使用芯片焊接机将该Si晶片安装在导电粘合剂涂层部分上。然后,在惰性气氛(氮气氛)下的温度控制室中,使试样在90℃下保持1小时,以挥发导电粘合剂中所含的溶剂,该步骤为预固化处理步骤,随后将试样加热至200℃,并保持在该温度下使导电粘合剂中的热固性树脂发生固化,该步骤为主固化步骤。
在该预固化处理步骤中,当溶剂不断挥发掉时,分散在导电粘合剂中的金属粉末进行堆叠,且Cu板表面上的金沉积膜面和Si晶片的背面与堆叠结构的金属粉末层进行物理接触。然后,在主固化处理步骤中,当热固性树脂固化时,制得的树脂固化产物结合在位于Cu板表面的金沉积膜面上和Si晶片的背面上,同时,该固化的热固性树脂还用作粘合剂树脂组分,用以使堆叠结构的金属粉末层内的金属粉末达到紧密接触的状态。
然后,对于已经进行固化处理的试样,借助X-射线透射装置观察连接部分内存在/不存在孔隙,并通过观察横截面来检验导电粘合剂固化产物与Si晶片背面上的金涂覆膜之间的界面连接状态,特别是检验存在/不存在剥离。此外,借助激光-闪射法测定导热性,用以检验通过该导电连接是否形成了低-热阻的连接部分。

从表5-8的结果可知,对于根据本发明的导电粘合剂,在预固化处理过程已将所含溶剂蒸发掉之后,在用作热-固化反应的主要固化处理过程中,由副反应生成的副反应产物中,气化和散逸的“气态或挥发性副反应产物”的量很小,因此,导致孔隙形成的因素,和由于“气态或挥发性副反应产物”聚集在连接部分界面上所导致的剥离都减少。尤其,如果抑制孔隙形成和界面处的剥离,则可获得导热性优异的连接部分。此外,通过确保制得的导电连接部分中没有孔隙其界面处没有剥离,则还会例如,在施加温度周期变化时抑制界面上的剥离继续扩展,从而改善了连接部分的长期可靠性。
(实施例3)
使用上述实施例1-2、1-7和1-13的导电粘合剂将半导体晶片模制-装配在引线框上,并用金线路导线将其结合起来,然后经树脂铸模来制造树脂模塑型半导体器件,之后按照下述方式评价封装状态内的热阻和温度往复试验后的热阻变化,其中该热阻反应出穿过导电连接部分的导热性质,主要是从半导体晶片到引线框的导电连接部分的导热性质。
装配此处所用的树脂模塑型半导体器件的步骤简图如图1所示。首先,将预定量的导电粘合剂涂布在一个区域上,在该区域中,半导体晶片2被模制-装配在引线框1上。然后,用芯片焊接机将半导体晶片2安装在导电粘合剂涂覆的部分上,而且使作为连接表面的半导体晶片2的背面与导电粘合剂涂覆层紧密接触。进行热处理以固化导电粘合剂,从而完成了芯片接合。使用,例如,金线作为接合导线5,在位于安装的半导体晶片2上表面上的电极垫板与引线框1上的接合垫板之间构建引线接合。最后,利用用于铸模的热固性树脂进行转移模塑,从而用树脂模具6覆盖整个表面,该表面为引线框1的芯片安装区域、半导体晶片2和接合导线5,但不包括引线框1的引线部分1。
该实施例中所用的引线框由铜芯材料组成,该材料厚度为约0.1-1mm,通过电镀在铜芯材料表面上形成镀银膜。该表面镀膜的厚度通常为约3-20μm。为了防止引线框的芯材料在上述步骤的热处理中发生氧化,使用金或银的表面镀膜覆盖该芯材料。
但是,对于覆盖引线框表面的镀膜材料,还可使用除金和银之外的金属材料,只要其具有防止在引线框上形成氧化物膜的作用即可。也就是说,可以使用各种金属材料的镀膜,条件是该镀膜紧密覆盖芯材料的铜表面,而且可在一定程度上抑制氧化物膜在形成镀膜的金属材料本身的表面上形成,该抑制程度应达到金或银镀膜的抑制程度。此外,如果引线框芯材料的铜表面上所形成的氧化物膜没有带来特别的问题,则不必提供这种镀膜来防止表面氧化。
半导体晶片2的晶片尺寸为2mm2和0.3mm厚,并且具有成型于上表面上的半导体元件和成型于背面上的金属沉积膜。对于金属沉积膜,例如,可以使用同样能够用于焊接结合的金属材料,例如金、银和钯。在该实施例中,将金沉积膜层提供在半导体晶片2的背面上。
然后使用例如分散法,将一定量的导电粘合剂进料至位于引线框上的芯片安装区域内,从而使其直径为约500μm,而且导电粘合剂层经芯片装配后厚度为约2-100μm。在更优选的情况下,进料一定量的导电粘合剂,从而使导电粘合剂层的厚度为约10-100μm。使用芯片焊接机将半导体晶片2装配在导电粘合剂涂覆部分上,并使作为连接表面的半导体晶片2的背面与导电粘合剂涂覆层进行紧密接触。
此外,在引线框1上装配半导体晶片2,将引线框1保持在惰性气氛下,并在下述条件下于温度-控制室中对其进行热处理。作为热处理条件,如实施例2中所述,将引线框1保持在90℃下1小时进行预固化处理,然后加热并在200℃下保持1小时进行主固化处理。
完成模制-装配之后进行引线接合,用以使装配的半导体晶片2上表面上的电极垫板与设置在引线框1引线部分内的接合垫板之间进行电连接。在该实施例所使用的方法中使用φ20μm的金导线,用以在260-300℃下加热引线框以改善金导线对垫板表面的连接强度时形成引线接合。
树脂铸模为最后步骤,使用热固性树脂进行转移模塑。在该实施例中,将环氧树脂用作热固性树脂,而且对于铸模条件而言,注塑压力为10-20MPa,加热温度为160-220℃,且加热时间为40-200秒。
为了比较,按照用于比较例2-1导电粘合剂中的相同的条件进行模制-装配,只是使用上述实施例1-2、1-7和1-13的导电粘合剂,并进行其它步骤来共同制造4种树脂模塑型半导体器件。
对于4种制得的树脂模塑型半导体器件,在制成后立即评价初始半导体器件的性能(初始性能)。尤其,基于对半导体热阻的评价结果来确定初始半导体器件性能(初始性能)是好还是差,其中该热阻反应出穿过导电连接部分的导热性质,该导电连接部分是指从半导体晶片到引线框的导电连接部分。
此外,作为一个半导体器件长期稳定性的评价,在下述条件下进行温度往复试验,且在经过温度往复后对半导体器件性能进行评价。本文显示了在下述条件下进行评价的结果:其中,将半导体器件保持在低温状态下:-65℃下30分钟,然后保持在高温状态下:150℃下30分钟,这样作为一个周期,并在温度往复试验条件下重复300个周期(TCT 300周期)。
热阻反应出穿过导电连接部分的导热性质,该导电连接部分是指从半导体晶片到引线框的导电连接部分,在确定半导体器件性能是好还是差的过程中,如果半导体器件的热阻为8W/mK或更大则认为其是好的产品,热阻被转化为连接部分的导热性。在“半导体器件的初始性能(初始性能)”中,如果同一批制造的半导体器件中随机选出的30个产品中,好产品比例为100%(30/30)则认为其“可以接受”,如果好产品比例小于100%则认为“不可接受”。
在温度往复试验中,将实验开始前连接部分的导热性(初始值)与试验结束后连接部分的导热性(最终值)进行比较,如果基于初始值的变化量小于50%或更小则认为是“良好的稳定性”,如果变化量大于50%则认为“不良的稳定性”。
评价结果如表9所示。

从表9所示的评价结果可知,在芯片-接合步骤中使用根据本发明实施例1-2和1-7的导电粘合剂进行封装(PKG)时,可使初始性能达到标准,在温度往复试验中,半导体器件经300个周期之前和之后,其热阻变化率平均值为20%和更小,因此确定导电连接部分显示出很高的稳定性。在芯片-接合步骤中使用实施例1-13的导电粘合剂进行PKG(封装)时,可使初始性能达到标准,在温度往复试验中,半导体器件经300个周期之前和之后,其热阻变化率平均值为40%和更小,因此确定导电连接部分显示出希望的稳定性。另一方面,使用根据本发明比较例2-1的导电粘合剂进行PKG时,不能满意地获得达到标准的初始性能。此外,在温度往复试验中,半导体器件经300个周期之前和之后,其热阻变化率平均值高达70%,因此确定导电连接部分的稳定性不良。
半导体器件的半导体晶片部分内产生热量,当每单位时间每单位面积的热量增大时,导电连接部分用作散逸所产生的热量的通道,因此需要其具有更高的导热性,且需要其在温度往复试验过程中导热性变化率更低。对于针对导电接合部分导热性的更高要求而言,球形粉末与鳞片状金属粉末之比优选为100∶0-50∶50。
对实施例1-13的导电粘合剂和实施例1-7的导电粘合剂进行比较,比较结果显示,在实施例1-7和实施例1-13所用的金属粉末中,球形金属粉末与鳞片状金属粉末之比是不同的,即,在实施例1-7中球形银粉末/鳞状银粉末=8/2,在实施例1-13中球形银粉末/鳞状银粉末=3/7。在球形金属粉末与鳞片状金属粉末之比为8/2的情况下,在所得的导电连接部分中通常会出现下述情况:在鳞片状金属粉末之间存在一种或多种球形金属粉末。另一方面,在球形金属粉末与鳞片状金属粉末之比为3/7的情况下,在所得的导电连接部分中,存在于鳞片状金属粉末之间的一种或多种球形金属粉末的比例下降,而彼此直接接触的鳞片状金属粉末的比例上升。如果在导电粘合剂中树脂组分与银组分之比为1,则随着鳞片状金属粉末的比例增大,使球形金属粉末与鳞片状金属粉末之比由8/2变化为3/7,通过混合金属粉末而得到的浆状组合物的粘度也上升。因此,为了抵消浆状混合物粘度随鳞片状金属粉末混合比增加而产生的上升,加入的溶剂的混合比也增大。在该情况下,大部分所加溶剂通过预固化处理而挥发掉,而保留在树脂组分中的溶剂比例非常低。也就是说,能够降低流体粘度的溶剂仅以非常小的量存在,因此,已进行预固化处理的浆状组合物本身的流动性显著降低。当热处理来固化热固性树脂和在随后的主固化处理中低温烧结超细金属粒子时,已进行预固化处理的浆状组合物本身的流动性越低,则内部产生的“固有的”“气态或挥发性副反应产物”就越难以发生散逸,因此增大了孔隙形成的速率。例如,如果在孔隙形成速率增大时,在所得导电连接部分和半导体晶片之间形成的孔隙发生聚集,则导致导电连接部分与半导体晶片之间的有效接触面积下降,且导电连接部分每单元表观连接面积的导热性也下降。同样,如果界面处形成的孔隙发生聚集,则在导电连接部分和半导体晶片之间的界面处发生剥离。在重复温度往复时,由于半导体晶片和引线框间的热膨胀系数不同,则应力被重复施加在导电连接部分上,从而在界面处的孔隙发生聚集的地方,剥离继续向周边扩散。结果,导电连接部分与半导体晶片之间的有效接触面积进一步减小,而且在温度往复试验中,导热性变化率也下降。球形金属粉末与鳞片状金属粉末之比优选为100∶0-50∶50的范围内,以避免孔隙形成率上升,和避免出现由于下述现象引起的剥离:经预固化处理挥发掉溶剂之后进行主固化处理,此时随着鳞片状金属粉末的混合比增大,浆状组合物本身的流动性显著下降。
工业实用性
如果将根据本发明的导电粘合剂用在例如将半导体晶片模制-装配在引线框上的步骤中进行导电连接,则在调节流体粘度的溶剂被预先低温加热而挥发掉之后,用作粘合剂树脂的热固性树脂发生固化,因此就具有这样的优点:在200℃或更高的温度下进行热处理时,副反应生成的副反应产物中气化和散逸的“气态或挥发性副反应产物”量很小,这样就减少孔隙的形成,还减少在连接部分界面上的“气态或挥发性副反应产物”发生聚集所导致的界面剥离。具有抑制孔隙形成和界面处发生剥离的有利性,则在将导电粘合剂应用于在引线框上模制-装配半导体晶片的步骤中时,可获得导热性优异的连接部分。此外,通过确保在制得的导电连接部分内不发生孔隙和界面处的剥离,例如,还防止在随后的温度往复应用中界面处的剥离继续扩展,因此改善了连接部分的长期可靠性。
Claims (12)
1.一种导电粘合剂,其包括:作为导电介质的金属组分和作为粘合剂组分的热固性树脂作为主要组成部分,
其中该导电粘合剂含有下述作为其基本组分:
由至少一种选自银、铜、金、铂、镍、锌、铋和钨的金属材料制成的金属粉末(A),且该金属粉末的平均粒度为0.5-30μm;
由超细金属粒子组成的超细粒子(B),其中该超细金属粒子的平均粒度为1-20nm,且其由至少一种选自银、铜、金、铂、镍、锌和铋的金属材料制成,并且在其金属表面上形成一个有机化合物覆盖层;
热固性树脂(C);和
溶剂(D),且
在导电粘合剂中,所述基本组分的混合量之比是基于所述金属粉末的混合量A作为100重量份而得到的,
所述超细粒子的混合量B为1-10重量份,
所述热固性树脂的混合量C为5-15重量份,和
所述溶剂的混合量D为10重量份或更小。
2.根据权利要求1的导电粘合剂,其中,在惰性气体气氛下,在150-300℃的温度范围内对导电粘合剂进行热处理,以挥发所述溶剂和固化所述热固性树脂,其中导电粘合剂的量W为100重量份,
通过所述热处理使组分散逸至气相中而导致总重量减少,该减少的量定义为E,
在所述量W的导电粘合剂中含有的挥发掉的所述溶剂的量定义为D1,
在所述量W的导电粘合剂中含有的所述金属粉末的量定义为A1,
在所述量W的导电粘合剂中含有的所述超细粒子的量定义为B1,和
在所述量W的导电粘合剂中含有的所述热固性树脂的量定义为C1,和
从组分散逸至气相中导致总重量减少的量E中排除挥发掉的所述溶剂的量D1,所得的重量减少量α定义为公式1:α≡E-D1,和
除所述溶剂的挥发之外,由气体生成所导致的重量损失比F(%)定义为公式2:F≡{α/(A1+B1+C1)}×100,
重量损失比F(%)保持在3%重量之内。
3.根据权利要求1的导电粘合剂,
其中将球形金属粉末(A-1)和鳞片状金属粉末(A-2)的混合物用作金属粉末(A),且
球形金属粉末(A-1)与鳞片状金属粉末(A-2)的重量混合比为99∶1-50∶50。
4.根据权利要求1的导电粘合剂,其中,有机化合物组成存在于所述超细粒子(B)的超细金属粒子金属表面上的覆盖层,该有机化合物是能够与所述热固性树脂(C)的任何树脂构成组分发生反应并合成到所述热固性树脂部分中的有机化合物。
5.根据权利要求1的导电粘合剂,其中,所述热固性树脂(C)为热固性树脂组合物,其除了含有作为树脂组成成分的环氧树脂及其固化剂之外,还含有偶联剂。
6.一种导电粘合剂,其包括:作为导电介质的金属组分和作为粘合剂组分的热固性树脂作为主要组成部分,
其中导电粘合剂含有下述作为其基本组分:
由至少一种选自银、铜、金、铂、镍、锌、铋和钨的金属材料制成的金属粉末(A),且该金属粉末的平均粒度为0.5-30μm;
由超细金属粒子组成的超细粒子(B),其中该超细金属粒子的平均粒度为1-20nm,并由至少一种选自银、铜、金、铂、镍、锌和铋的金属材料制成,并且在其金属表面上形成一个有机化合物覆盖层;
热固性树脂(C);和
溶剂(D),且
在导电粘合剂中,所述基本组分的混合量之比为,
金属粉末的混合量A为74.0重量份-94.3重量份,
所述超细粒子的混合量B为0.9重量份-8.7重量份,
所述热固性树脂的混合量C为4.0重量份-12.9重量份,和
所述溶剂的混合量D为8.6重量份之内。
7.根据权利要求6的导电粘合剂,其中,在惰性气体气氛下,在150-300℃的温度范围内对导电粘合剂进行热处理,以挥发所述溶剂和固化所述热固性树脂,其中导电粘合剂的量W为100重量份,
通过所述热处理使组分散逸至气相中而导致总重量减少,该减少的量定义为E,
在所述量W的导电粘合剂中含有的挥发掉的所述溶剂量定义为D1,
在所述量W的导电粘合剂中含有的所述金属粉末的量定义为A1,
在所述量W的导电粘合剂中含有的所述超细粒子的量定义为B1,和
在所述量W的导电粘合剂中含有的所述热固性树脂的量定义为C1,和
从组分散逸至气相中导致的总重量减少量E中排除挥发掉的所述溶剂的量D1,所得的重量减少量α定义为公式1:α≡E-D1,和
除所述溶剂的挥发之外,由气体生成所导致的重量损失比F(%)定义为公式2:F≡{α/(A1+B1+C1)}×100,
重量损失比F(%)保持在3%重量之内。
8.根据权利要求6的导电粘合剂,其中,
将球形金属粉末(A-1)和鳞片状金属粉末(A-2)的混合物用作金属粉末(A),且
球形金属粉末(A-1)与鳞片状金属粉末(A-2)的重量混合比为99∶1-50∶50。
9.根据权利要求6的导电粘合剂,其中,有机化合物组成存在于所述超细粒子(B)的超细金属粒子金属表面上的覆盖层,该有机化合物是能够与所述热固性树脂(C)的任何树脂构成组分发生反应并合成到所述热固性树脂部分中的有机化合物。
10.根据权利要求6的导电粘合剂,其中,所述热固性树脂(C)为热固性树脂组合物,其除了含有作为树脂组成成分的环氧树脂及其固化剂之外,还含有偶联剂。
11.一种制造物件的方法,该物件包括导电连接体,和通过导电连接体结合在一起的第一元件和第二元件,该方法包括步骤:
通过权利要求1或6的导电粘合剂使所述第一元件和第二元件结合,和加热所述导电粘合剂,从而得到其间的所述导电连接体,以此实现结合。
12.一种制造半导体器件的方法,包括步骤:
将权利要求1或6的导电粘合剂给料到用作模制-装配试剂的引线框上;
在所述模制-装配试剂上安装半导体元件;
热-固化所述模制-装配试剂以形成导电连接;
通过金属线在所述半导体元件和所述引线框之间进行连接;和
密封至少部分所述引线框、模制-装配试剂、半导体元件和金属线。
