Further, the concentration of doped Si of the second Si doped GaN layer in the superlattice layer is smaller than that of doped Si of the first Si doped GaN layer, so that a movement channel can be provided for electrons generated by the first Si doped GaN layer, the electrons can effectively move to the multi-quantum well layer, the interface voltage between the second Si doped GaN layer and the multi-quantum well layer can be reduced, and the crystal quality is further improved.
