Abstract

一种化学机械抛光垫修整盘的制造方法,采用增材制造方式,即通常称为3D打印的方式。包括以下步骤:构建所需制备化学机械抛光垫修整盘结构的三维模型并将其输入3D打印编辑软件中,编辑后进行二维化处理,得到二维切片数据并将其导入3D打印机电脑;将粒径为0.1~100μm的含镍合金粉末与粒径为0.1~300μm的金刚石粉末充分混合作为原料;设定3D打印机激光熔化***的加工工艺参数;取混合充分的合金与金刚石粉末装入并铺展在金属粉末激光熔化***中,在惰性气体的保护下依3D打印机设定程序进行逐层逐点激光烧结;经过去粉,热处理,清洗,喷砂等即得所要制备的化学机械抛光垫修整盘。

Description

一种制造化学机械抛光垫修整盘的方法
技术领域
本发明是一种化学机械抛光垫(Chemical Mechanical Polishing Pad,CMPPad)修整盘的制造方法。
背景技术
化学机械抛光(CMP)是用于集成电路(IC,Integrated Circuit)制造的一种工艺。随着半导体产业的发展,特别是半导体晶片集成度的提高,对其表面精加工的要求也随之提高,化学机械抛光就是通常采用的技术。化学机械抛光采用的抛光垫(Pad)通常为有机材料(如聚氨酯类),表面呈纤维状或多孔状结构,贴附于旋转的工作台上,工作时含有研磨颗粒的化学研磨液持续添加在抛光垫上,工件以一定压力接触抛光垫并做相对运动,研磨颗粒对半导体晶片等工件起到机械研磨作用,研磨液中的化学成分起到化学腐蚀作用,工件在化学与机械双重作用下,达到被抛光的目的。
化学机械抛光垫的顶部表面通常是由纤维状或小孔洞结构来承载研磨颗粒,这种结构可以提供摩擦力以防止研磨颗粒因为抛光垫旋转的离心力而脱离抛光垫,因此需要有措施保持抛光垫顶部的性能,尽量维持纤维竖立或维持有足够数量的开口小孔能接受新的研磨颗粒。而由于来自工件、研磨液的研磨碎屑的不断累积,化学机械抛光垫的表面逐渐产生气孔堵塞和压缩变形,表面硬化(hardening),变得光滑(glazing),不能承载研磨液中的研磨颗粒,使抛光效率下降,同时工件抛光会产生不均匀。化学机械抛光垫修整盘就是用来对抛光垫表面进行梳理(combing)或切削(cutting),达到修整(dressing)或调整(conditioning)之作用,以维持化学机械抛光垫的表面状态。
化学机械抛光垫修整盘,通常是采用多个超硬磨料颗粒作为修整刃,超硬磨料颗粒耦合于盘形基体的盘面上形成工作面,基体与超硬磨料颗粒之间的耦合材料有两种,第一种材料是金属,如镍、钴、钛、铁、铜等及其合金,第二种材料是有机结合剂如树脂类结合剂。
目前,已公知的金属结合剂化学机械抛光垫修整盘的制造方法有:烧结法、硬焊法、电镀法、有机结合剂粘接法等。烧结法是将超硬磨料颗粒与金属合金粉末以一定比例混合,置于金属基体上加热使金属合金粉末烧结相互粘接并与超硬磨料颗粒粘接;硬焊法是将金属合金粉末状或片状焊料置于金属基体上,其上置入超硬磨料颗粒,加热使焊料熔化并将超硬磨料颗粒焊接在基体之上;电镀法是将金属基体作为阳极放入电镀液中,超硬磨料颗粒覆盖其上,通电使镍等金属成分在阳极沉积,形成镀层将超硬磨料颗粒固定在镀层中;有机结合剂粘接法是用有机结合剂直接将超硬磨料颗粒粘接固化于有机材质的基体表面上。
随着3D打印制造技术的飞速发展,通过各种技术实施方式的3D打印机打印输出,已经可以生产出不同材质的复杂零部件;3D打印制造技术因其柔性化、客制化、快速成型生产结构零部件的诸多优点,成为一种极具发展前景的增材制造技术,特别在设计制造一体化整体成型复杂零部件整体模块方面拥有特殊优势。
发明内容
本发明的目的是提供一种新的化学机械抛光垫修整盘制造方法。
本发明的方法是采用增材制造方式,即通常称为3D打印的方式。
本发明的方法包括以下步骤:
1)构建所需制备化学机械抛光垫修整盘结构的三维模型并将其输入3D打印编辑软件中,编辑后进行二维化处理,得到二维切片数据并将其导入3D打印机电脑。
2)将粒径为0.1~100μm的含镍合金粉末与粒径为0.1~300μm的金刚石粉末充分混合作为原料。
3)设定3D打印机金属粉末激光熔化***的加工工艺参数。
4)取混合充分的合金与金刚石粉末装入金属粉末激光烧结***,所述金属粉末激光烧结***中抽真空或通入惰性气体,至其内氧气含量在0.1%以下。
5)依3D打印机设定程序进行逐层逐点激光烧结。
6)经过去粉,热处理,清洗,喷砂,即得到所需制备化学机械抛光垫修整盘。
为了节约3D打印的时间,可以采取混合粉末在金属基体上烧结的方式。预先加工好一片基体,3D打印只完成盘面上部结构的制造。所述盘面上部结构,是指化学机械抛光垫修整盘盘面上的用于对抛光垫表面进行梳理(combing)或切削(cutting),达到修整(dressing)或调整(conditioning)之作用的有尖锐棱边的突起物。在本发明中,这些突起物由金属合金烧结固化粘接的超硬材料颗粒形成。

图1是本发明方法制造的一种化学机械抛光垫修整盘的纵截面示意图;其中1是不锈钢的盘形基体,2是金属合金烧结固化粘接的超硬材料颗粒。
具体实施方式
下面是本发明的实施例子:
例1.利用Magics软件数据处理生成支撑——RP Tool数据切片导入3D打印机电脑;以含2%铬的镍合金粉末,与超硬材料金刚石粉末充分混合作为原料,所述镍合金粉末的粒度分布为10-25μm,金刚石粉末的粒度为20-40μm,重量比为4∶6;充入氮气,采用打印设备(EOS M280),激光器发射器为Yb-fibre型,以打印功率为500w,速度3mm3/min,采用激光烧结方式打印出直径为108mm,厚度为6mm的圆盘状制品,表面均匀分布间隔为0.6mm,底面为0.2mm×0.2mm正方形,高为0.2mm的四棱锥形凸起物,这些棱锥形突起在修整盘上起切削刃的作用。经过去粉、退火、清洗等处理,得到本发明的化学机械抛光垫修整盘制品。
例2.采用一直径为108mm,厚度为6mm的304不锈钢圆盘为基体,以直径为0.1~40μm的镍铬铁粉末、直径5~25μm金刚石粉末作为原料,重量比为2∶8,均匀混合。采用打印设备(EOS M280),激光器发射器为Yb-fibre型;利用Magics软件生成化学机械抛光垫修整盘盘面上部结构的数据切片,导入3D打印机电脑;以打印功率为500w,速度5mm3/min,采用激光烧结方式在基体上打印均匀分布在盘面上的间隔为0.4mm,底面边长为0.15mm正三角形,高为0.1mm的三棱锥形凸起物,经过去粉、退火、清洗等处理,得到的成品为一种本发明的化学机械抛光垫修整盘。

Claims (6)

1.一种化学机械抛光垫修整盘的制造方法,其特征是:修整盘以增材制造的方式,即3D打印的方式,通过在基体材料上3D打印超硬磨料颗粒与结合剂材料制造。
2.根据权利要求1所述的化学机械抛光垫修整盘制造方法,其特征是:将超硬磨料颗粒以3D打印的方式与结合剂材料一起打印在基体材料上。
3.根据权利要求1所述的化学机械抛光垫修整盘制造方法,其特征是:超硬磨料颗粒是金刚石、立方氮化硼、多晶金刚石、多晶立方氮化硼、CVD气相生长金刚石的至少一种。
4.根据权利要求1所述的化学机械抛光垫修整盘制造方法,其特征是:所述结合剂材料包括铁、镍、铜、铬、钛、钴、硅的一种,其两种以上的混合物,或两种以上的合金,或以其中一种为主要成分含有其它元素成分的混合物或合金。
5.根据权利要求1所述的化学机械抛光垫修整盘制造方法,其特征是:所述基体材料是金属材料、陶瓷材料、有机聚合物材料的一种或其混合物。
6.根据权利要求1所述的化学机械抛光垫修整盘制造方法,其特征是:采用的是激光金属粉末烧结法。
