Abstract
Die vorliegende Erfindung betrifft eine wässrige Schneidlösung mit 80 bis 99,5 wt.-% Wasser und 0,1 bis 20 Gew.-% wenigstens einer Glykolverbindung sowie optional eine oder mehrere Verbindungen ausgewählt aus der Gruppe bestehend aus pH-regulierenden Verbindungen, Lösevermittlern, Korrosionsschutzmitteln, schaumreduzierenden Mitteln, Tensiden, Sequestriermitteln und Konservierungsmitteln, zur Kühlung und Schmierung eines Schneiddrahts mit fixiertem Schneidmittel einer Einzeldraht- oder Mehrfachdrahtsäge. Danach wurden die sauberen und trockenen Wafer mittels einer Inspektionsvorrichtung (HE-WIS-04 Henneke Metrology Systems GmbH, Zülpich, Deutschland) auf Qualität und geometrische Eigenschaften hin untersucht. Zusätzlich wurden die verwendeten Drahtsägen gereinigt. Die als Konzentratlösungen hergestellten und mit üblichem Leitungswasser auf 10% entsprechend verdünnten Schneidlösungen führten zu den folgenden Ergebnissen. [0039] Ausser der Schneidlösung PV330 mit einem relativ hohen Glykolgehalt erwiesen sich alle Schneidlösungen als nicht optimal oder sogar nachteilig. Der Schnittverlauf war ungenügend, die Waferoberfläche entsprechend ungleichmässig. Bei der Schneidlösung PV330-v1 wurde der Schnitt sogar schon nach etwa 13 cm Schnitttiefe wegen erheblich ungleichmässiger Einschnitte abgebrochen. Lediglich die erfindungsgemässe Schneidlösung PV330 produzierte gleichmässige Schnitte ohne Schnittverlauf durch Drahtauslenkung. Zudem war diese Schneidlösung leicht durch Filtrieren zu reinigen. Auffallend für diese Schneidlösung war auch, dass die damit gekühlte Drahtsäge erheblich leichter zu reinigen war und sich die mit Schnittspänen versetzte Schneidlösung leicht mit Wasser ohne grosse mechanische Unterstützung von den verschmutzten Flächen abwaschen liess.
