Description
Diese Erfindung beschreibt ein Verfahren zur Herstellung von Siliciumcarbid, welches dadurch gekennzeichnet ist, dass man a) einen Formkörper aus einem Polysilan mit der durchschnittlichen Formel [(CH3)2Si][SiCH3] herstellt, wobei in besagtem Polysilan 0 bis 60 Mol-% [(CH3)2Si=]-Einheiten und 40 bis 100 Mol-% [CH3Si s ]-Einheiten vorhanden sind, worin die am Silicium verbleibenden Bindungen entweder mit einem anderen Siliciumatom oder mit einem Chlor- oder Bromatom so verknüpft sind, dass das Polysilan, bezogen auf das Polysilan-Gewicht, 10 bis 43% hydrolisierbares Chlor oder 21 bis 63% hydrolisierbares Brom enthält, und worin das Polysilan bei 150 °C eine Schmelzviskosität von 0,005 bis 500 Pa • sec und eine Eigenviskosität in Toluol von 0,0001 bis 0,1 hat, und dass man b) den Formkörper in einer inerten Atmosphäre oder im Vakuum auf eine Temperatur zwischen 1150 und 1600 °C erhitzt, bis sich das Polysilan in Siliciumcarbid umgewandelt hat.
