Description
AT 404 532 BAT 404 532 B
The invention relates to a heat sink for electrical or electronic components comprising a deformable casing which is at least partially filled with a liquid heat transfer medium.
Heat sinks made from a solid material are used particularly frequently; they are - if appropriate with the interposition of a thermal paste - fixed to the components to be cooled by screwing or gluing. They are made of a good heat-conducting material, mostly made of aluminum.
A disadvantage of such heat sinks is that they are designed for attachment to only a single component, so that separate heat sinks also have to be used for cooling components which are closely adjacent to one another. The greatest problem of components lying next to one another, on which a common heat sink is to be arranged, is their different overall height. Of course, it would be possible to form a fixed heat sink in such a way that it can be connected to all components to be cooled; However, this can then only be used for the special component configuration for which it was designed; For a different type of component arrangement, a special production would have to be worked out again.
One possibility of designing a solid heat sink, which can adapt to the overall heights of various components, has become known from US Pat. No. 5,345,107 A. Here, a ceramic substrate is described which is equipped with a plurality of LSI components. The heat produced by these components is transferred to a ceramic housing that is tightly connected to the substrate. This heat transfer takes place via heat-conducting devices which are in contact with the LSI modules and are connected to the housing and which comprise rigid comb-like extensions fixed to the housing and also comb-like and rigidly designed components which engage in the extensions. Coil springs are arranged between the extensions of the housing and the components, which press the components against the LSI components.
This is fixed on a substrate carrying an electronic circuit by means of punctiform gluing. In the cavity remaining between the substrate and the heat sink, a cooling liquid is arranged in loose form, with the aid of which the heat generated by the circuit components is transferred to the carbon body.
The improvement of the heat dissipation from a solid heat sink by using a cooling liquid is disclosed in US Pat. No. 4,538,675 A: plug-in cards that are equipped with electronic components are described here. Along the broad side edges of the plug-in cards, heat-conducting areas are provided, via which the heat generated by the components is dissipated. To transfer the heat from the components to the heat-conducting areas, the components are fixed on a central heat sink, which is connected to the heat-conducting areas. A large number of cards of this type are arranged in a common metal frame, which metal frame has resilient formations, with the aid of which the plug-in cards are clamped to the metal frame along their heat-conducting regions. Pipes in which a cooling liquid circulates are incorporated into this metal frame.
However, none of the three documents just discussed shows a generic heat sink comprising a flexible shell filled with coolant. One such was known, for example, from US 4,938,279A. The heat sink described here has a solid frame on which diaphragms are fixed on both sides. The frame has openings through which a cooling liquid is introduced or discharged into the cavity formed between the frame and the membranes. This arrangement is preferably inserted between two plug-in cards equipped with electronic components and filled with coolant, as a result of which the membrane contacts the components. In addition to the arrangement between two plug-in cards, the heat sink can also be arranged on only one card, in which case the second membrane is replaced by a non-flexible component.
No. 5,365,402 A shows a circuit carrier on which electronic components of different heights are arranged. A common, rigid heat sink spaced from the components is provided, a cushion-like, elastic component being arranged at a distance between the heat sink and the components, which rests both on the rigid heat sink and on the components. The pillow-like component comprises a sleeve made of metal, rubber or plastic, which contains a liquid such as water. Instead of the pillow-like component, a metallic braid can also be used. Furthermore, it can be provided that a heat pipe is fixed on the self-contained casing. However, this heat pipe is a separate component with a separate cooling liquid.
2A major disadvantage of this construction is that the heat must first pass from the first heat transfer medium to the casing, then from the casing to the material of the heat pipe and finally to the second heat transfer medium contained in the heat pipe. The heat to be dissipated has to overcome a number of thermal resistances before it is released to the environment through condensation. 2nd
AT 404 532 BAT 404 532 B
The object of the invention is to avoid this disadvantage and to provide a heat sink of the type mentioned at the outset, in which the heat generated by the components to be cooled is released to the environment with as little resistance as possible.
According to the invention, this is achieved in that the casing has at least one tubular molding, in which molding evaporated heat transfer medium can condense. This integration of the heat pipe into the casing avoids heat transfer from a first heat transfer medium to a second, since the heat transfer medium contained in the casing itself is already given the possibility of evaporation and condensation. The heat sink according to the invention thus has a particularly high efficiency.
According to a preferred embodiment of the invention, it can be provided that the liquid heat transfer medium is formed by water, paraffin, benzyltoluene, biphenyl, terphenyl, silicone oils or the like, since these heat transfer media are particularly well suited for the temperature range occurring in electronic components.
Furthermore, it can be provided that the liquid heat transfer medium is replaced by a refrigerant such as fully or partially halogenated hydrocarbons such as e.g. Methyl chloride, di- or trichloride fluoromethane or the like; or is formed by a halogen-free refrigerant such as: sulfur dioxide, carbon dioxide or the like. These media have a low boiling point, so that they can dissipate the heat at the low temperatures occurring in the application in question by evaporation and subsequent condensation.
In a further embodiment of the invention it can be provided that the heat transfer medium is mixed with a solid material in the form of a large number of individual parts. Solid heat transfer media, in particular metals, have a particularly high thermal conductivity, so that their thermal conductivity can be increased in a simple manner by adding them to a liquid heat transfer medium.
In this connection it can be provided that the solid material has a powdery consistency. Such a heat-conducting powder is particularly simple to manufacture, so that the production costs of such a heat sink can be kept low.
In this connection it can be provided that the particles of the solid, powdery material have the shape of spheres. Spheres have a large volume compared to other geometic bodies compared to their surface and can be placed very close to one another, so that with this configuration of the granulate particles, a lot of heat-dissipating material can be accommodated in the heat sink casing. This enables the heat sink to be given a high level of heat dissipation.
A further embodiment of the invention can be that the solid material in the form of flexible parts, e.g. Wires, disputes, foils or the like is present. This results in relatively long heat transport distances that are free of material transitions, so that a higher thermal conductivity can be achieved through this design.
In this context, it can be provided in a further embodiment of the invention that the flexible parts, such as e.g. Wires, strips, foils or the like are each fixed with at least one end on the inside of the casing. This ensures good contact and thus low-loss heat transfer between the casing and the heat transfer medium.
It is advantageous if the solid material is replaced by a metal such as e.g. Copper, aluminum or the like is formed, since metal can easily be brought into the required form - granulate, strips, wires or the like -, has good thermal conductivity and the necessary temperature resistance.
In all the design variants mentioned so far, it can be provided that the envelope is formed by a film. A film can be deformed particularly easily, so that the weight of the heat transfer medium allows the heat sink to lie optimally on the individual components and thus optimal heat dissipation.
In a further development of the invention, it can be provided that the casing is composed of a plurality of pieces of film, which pieces of film are connected to one another, preferably along their edge course. This type of training allows a particularly simple manufacturing process.
In this connection it can be provided that the film pieces are welded together. The individual pieces of film are thus connected to one another in a particularly reliable manner.
It can be advantageous if the film or the film pieces are formed from a highly thermally conductive material, preferably from a metal such as copper, aluminum or the like, because the heat generated in the components can be released to the ambient atmosphere with particularly low losses.
Durch die Verwendung von zwei Folienstücken kann der Herstellungsprozeß, 3A particularly preferred embodiment of the invention can be that the casing is formed from two pieces of film, which pieces of film may have different strength properties. By using two pieces of film, the manufacturing process, 3
AT 404 532 B insbesondere der Arbeitsgang des Verbindens der beiden Folienstücke besonders einfach gestaltet werden.AT 404 532 B in particular the work step of connecting the two pieces of film can be made particularly simple.
In this context, a further development of the invention can consist in that the first piece of film is plastically deformable and the second piece of film is elastically deformable. If the film piece facing the components to be cooled is designed to be plastically deformable, the heat sink can be placed well against the individual housings, the heat sink always being held in a certain basic shape by the elastic design of the second film piece.
A further development of the invention can provide that the casing has openings through which openings the heat transfer medium can be supplied and removed. A circuit can thus be set up in which the heat transfer medium is moved, as a result of which the amount of heat dissipated by the heat sink can be increased.
According to a further embodiment of the invention it can be provided that at least one solid body is attached to the casing. In such an arrangement, the sleeve filled with heat transfer medium is used only to compensate for the difference in height between the individual components, the actual heat dissipation takes place via the fixed body, advantageously in the form of a conventional heat sink, fixed to the sleeve.
In this context, in a further development of the invention it can be provided that at least one further deformable shell, which is at least partially filled with a heat transfer medium, is fixed on the solid body in addition to the shell. As a result, the heat sink can be applied simultaneously to two different groups of electronic components, as is the case with plug-in cards lying parallel to one another.
Es zeigen:The invention will now be explained in more detail with reference to the preferred embodiments shown in the drawings. Show it:

Electronic components which are arranged on a common printed circuit board generally have different housing shapes from one another. An example of this is shown in FIG. 1, in which a grouping of microchips arranged on a common printed circuit board 1 is shown. Both components 2, the connection pins of which protrude through bores in the conductor track and are soldered to the underside 10 of the circuit board 1, have different heights, but above all there is a significant difference in size compared to surface-mounted components 3 (SMD components). It is often necessary for all components 2.3 to be provided with a heat sink, it being particularly advantageous in this context to provide only a single heat sink for the entire assembly, which should advantageously be releasably attached to components 2, 3 so that a any necessary replacement of a component 2, 3 can be carried out in a simple manner.
A heat sink 4 according to the invention, the basic structure of which is also shown in FIG. 1, has a deformable sleeve 5, which sleeve 5 is at least partially filled with a heat transfer medium 6. The heat sink 4 according to the invention thus corresponds in terms of its heat dissipation properties to a conventional, rigid heat sink.
The shell 5 could be made of a sheet-like material that is bent according to the contours of the components 2, 3 to be cooled. This would, however, only allow the heat sink 4 to be adapted to another component configuration with some effort, so that the casing 5 is advantageously formed from a film.
The heat transfer medium 6 received by the casing 5 must be able to adapt to the shape of the casing 5, for which purpose it has pasty or liquid consistency.
Alternatively, it is also possible to use a solid material which is present in a large number of individual parts and is preferably a good heat conductor.
The individual parts can be relatively small, resulting in a powdery consistency of the solid heat transfer medium 6, or else the shape of flexible parts 7, such as e.g. Have wires, strips, foils or the like.
4The result is a felt-like structure of the heat transfer medium, the main advantage of which is that the individual elements form elongated discharge paths that are highly heat-conductive. 4th

In order to ensure sufficient deformability of the sheath 5 even in the case of such heat carriers, the sheath 5 must not be filled to the full but only partially with the powdery, striped, film-like or wire-shaped heat carrier.
In order to achieve good heat dissipation, it is advantageous in this context to use a good heat-conducting material. Preferably, the powder, strip, foil or wire-shaped heat transfer medium is therefore made of a metal, such as e.g. Copper, aluminum or dgt. educated.
Furthermore, a combination of the two heat transfer media described is conceivable, i.e. the heat transfer medium 6 has liquid or pasty consistency and is mixed with a solid material in one of the forms described.
The individual particles of the powdery material do not have to have a certain geometric shape, since this is irrelevant for the heat dissipation properties. The solid material preferably has very small particle sizes, such as those e.g. by grinding the material. However, it is equally possible to granulate the heat-dissipating material, the particles of which have a certain geometric shape, e.g. Spherical, have to use.
Schwefeldioxid, Kohlendioxid od. dgl. in Frage. The material for a liquid heat transfer medium 6 includes water, paraffin, benzyltoluene, biphenyl, terphenyl, silicone oils or the like, but also refrigerants such as fully or partially halogenated hydrocarbons such as e.g. Methyl chloride, di- or trichloride fluoromethane or the like; or by a halogen-free refrigerant such as Sulfur dioxide, carbon dioxide or the like in question.
Provision can also be made to use a liquid or pasty heat transfer medium 6 which has thixotropic properties. This has the advantage that the heat sink 4 can be deformed very easily under the action of mechanical forces and can therefore be adapted to component groups; in retirement, however, i.e. while lying on components, reasonably firm and thus protected against detachment from the components even when the component moves.
Finally, it is also possible to use a gaseous heat transfer medium.
In all of the training variants described, a " cushion-like " Get heat sink 4, which can be easily placed on different component groups. The film can be made of any materials, with a view to achieving good heat transfer from the components to be cooled to the heat transfer medium 6, it is favorable to use a good heat-conducting material. Since the housings of electronic components 2, 3 generally consist of insulating plastic, it is also entirely possible to use a metal such as copper or aluminum.
A particularly preferred embodiment of the invention is shown in FIGS. 2a, b. Here, the casing 5 of the heat sink 4 according to the invention is composed of a plurality, in this specific case, of pieces of film 50, 51. The two pieces of film 50, 51 have a rectangular shape, are congruently cut to one another and are superimposed congruently. They are tightly connected to each other along their boundary. In the cavity enclosed by the two pieces of film 50, 51 there is, analogously to the embodiment according to FIG. 1, a liquid, pasty, powder, strip, wire, film-like solid or gaseous heat transfer medium 6.
The connection of the foil pieces 50, 51 can be done in different ways, e.g. done by gluing, but preferably the film pieces 50, 51 are welded to one another, because this enables the connection to be made particularly durable and tight.
When the casing 5 is composed of a plurality of film pieces 50, 51, these can be produced from one and the same material and with the same strength properties, but it is also possible to use different materials or by forming the film pieces 50, 51 with different thicknesses to give individual pieces of film 50.51 different strength and deformation properties.
In this context, the film piece 50 facing the components 2, 3 could be designed to be plastically deformable in order to ensure that the heat sink 4 lies flat on the individual components 2, 3, whereas the film piece 51 is designed to be elastically deformable, that is to say resilient.
To the performance of the heat sink 4 according to the invention, i. So to increase the amount of heat dissipated by him per unit of time, various measures are conceivable, the most important of which are shown in FIGS. 3-5 and are explained below.
5According to the embodiment according to Ed. 3, the casing 4 is provided with openings 41, 42, through which openings heat transfer medium 6 can be supplied and removed. In this case, a heat transfer medium circuit can expediently be built up, in which the heat transfer medium 6 heated by the components 2, 3 is discharged via one opening 42, cooled and then returned to the heat sink 4 via the other opening 41. 5
