Description

The utility model relates to the field of nanoelectronics and can be used to produce graphene in the medium-series production of graphene-containing composite materials and logical components of nanoelectronics and spintronics devices.

A device [1] for producing graphene is known, which is a chamber in which methane is reduced under the influence of high temperatures and in the presence of water vapor. To obtain graphene material, the device uses moving nozzles uniformly moving along the central rod, on which graphene is formed. A disadvantage of the known device, compared with the claimed one, is the high cost of producing graphene through the use of a more complex process, which includes annealing in methane and the use of moving nozzles inside the chamber.

Недостатком известного устройства, по сравнению с заявленным, является высокая стоимость получения графена за счет применения сложного технологического процесса, который включает использование отжига в среде горючих углеродосодержащих газов, высокотемпературного нагрева подложки (до 900°С), а также применение технически сложного оборудования (импульсного источника переменного тока).A device [2] is known in which graphene is formed on a metal substrate (copper or nickel foil) placed in a vacuum chamber. The device operates as follows: a gaseous carbon source (methane) is injected into the chamber to a controlled pressure, plasma is created under the influence of a pulsed AC source, and the substrate itself is heated to temperatures of 500-900 ° C. Thus, the mechanism of graphene synthesis in this device is similar to the vapor deposition method. A disadvantage of the known device, compared with the claimed one, is the high cost of producing graphene due to the use of a complex technological process, which includes the use of annealing in an environment of combustible carbon-containing gases, high-temperature heating of the substrate (up to 900 ° C), as well as the use of technically sophisticated equipment (pulse source alternating current).

Closest to the claimed device is the installation of the roll type for the synthesis of graphene [3]. In this setup, the synthesis of graphene is carried out inside a vacuum chamber on a metal substrate made in the form of a tape with perforated edges. A nozzle is fixed in the chamber above the substrate, through which carbon-containing gas is supplied, and also in the immediate vicinity of it there is a substrate heater with an infrared radiation source. Cooling zones are located at the edges of the working area in order to reduce the size of the sections of the temperature gradient, in which the optimal conditions for the synthesis of graphene are not observed. A feature of this setup is the production of graphene with a small number of defects.

A disadvantage of the known device is the use of a complex technological process, which includes the use of combustible carbon-containing gases, as well as high-temperature heating of the substrate (up to 1050 ° C) in the synthesis zone.

The claimed utility model is free from these disadvantages.

The technical result of the claimed utility model is to increase the transport characteristics (mobility of charge carriers) of the logical components of nanoelectronics and spintronics devices by improving the crystal structure per unit area (the final quality of the crystal structure is determined by the number of differently oriented graphene domains per unit area) of the obtained graphene, as well as simplifying the process synthesis of graphene through the use of graphite substrates coated with catalytic nical layer of cobalt, which allows to obtain graphene substrate heating at temperatures not exceeding 500 ° C.

The specified technical result is achieved through the use of a graphite substrate with a layer of catalytic metal deposited on it, which in this case is cobalt, with the calculated optimal thickness of the catalytic layer (from 8 to 20 nm) deposited on the carbon substrate.

The technical result achieved by the claimed device for producing structured graphene is as follows:

- Увеличение подвижности носителей заряда в получаемом графене за счет уменьшения числа разнонаправленных доменов графена на микромасштабе, в следствие использования каталитического слоя кобальта с оптимальной толщиной (от 8 до 20 нм).- An increase in the mobility of charge carriers in the resulting graphene due to a decrease in the number of multidirectional graphene domains at the microscale, due to the use of a catalytic cobalt layer with an optimal thickness (from 8 to 20 nm).

- Упрощение технологического процесса достигается за счет использования иного физического принципа получения графена (проникновения атомов углерода через каталитический слой кобальта от углеродосодержащей подложки), а также за счет использования невысоких (не более 500°С) температур.- The simplification of the process is achieved through the use of a different physical principle for producing graphene (penetration of carbon atoms through a catalytic layer of cobalt from a carbon-containing substrate), as well as through the use of low (not more than 500 ° C) temperatures.

The essence of the utility model is illustrated in FIG.

6.In FIG. A diagram of the claimed utility model is shown: a heating element 3 connected to a power source 4 is placed in a vacuum chamber 1 with a pumping and pressure control system 2. A graphite substrate 5 is fixed to the heating element with a catalytic layer of cobalt 6 deposited on its surface.

6.The device operates as follows. After receiving a vacuum of 10 -8 to 10 -10 mbar in the vacuum chamber 1 using a pumping and vacuum control system 2, a current is supplied from a power supply 4 to a heating element 3 with a graphite substrate 5 fixed to its surface, on which a catalytic layer is preliminarily deposited cobalt 6. At this time, on the surface of the catalytic layer 6, heated together with the substrate 5 to a certain temperature (in the range from 300 to 500 ° C), the formation of ordered graphene due to the penetration of carbon atoms from the substrate 5 through cobal layer 6 on its surface. After 15-20 minutes, the power supply 4 is turned off and the heater 3 is cooled to room temperature. The graphene obtained as a result of the operation of the device, which has formed on the surface of the catalytic layer 6, is removed from the substrate 5 by the chemical method (dissolution of the cobalt layer 6 in acid) or is used together with the substrate 5 and the cobalt layer 6.

Заявленная полезная модель была апробирована в ресурсном центре «Физические методы исследования поверхности» Научного парка Санкт-Петербургского государственного университета (СПбГУ).The claimed utility model was tested in the resource center “Physical Methods of Surface Research” of the Science Park of St. Petersburg State University (SPbU).

Specific implementation examples are provided below:

1.Example 1

A device for producing structured graphene, in which the preparatory chamber of the photoelectron spectroscopy module of the Nanolab platform research station was used as the vacuum chamber 1 with the existing vacuum pumping and control system 2. The vacuum was maintained at a level of 10 -8 -10 - 10 mbar. As a heater 3, a device for heating samples of this module was used, on which a substrate 5 was placed on top, made of highly oriented pyrolytic graphite in the form of a rectangular plate measuring 15 * 15 * 2 mm. A catalytic layer 6 consisting of cobalt and having a thickness of 20 nm was preliminarily deposited on the substrate 5 by the method of physical deposition.

The operation of the device was tested as follows. The heater 3 was connected to a regulated power source 4 and heated to a temperature of 350 ° C. After 15 minutes, the power source of the heater 4 was turned off, and the heater 3 with the substrate 5 fixed on it with a cobalt layer 6 applied naturally cooled to room temperature.

After the operation of the device, a graphite substrate 5 (with a deposited catalytic layer 6 and graphene formed on the surface) was removed from the heating element 3 and placed in the analytical chamber of a photoelectron spectrometer. According to the results of the analysis performed by X-ray photoelectron spectroscopy and slow electron diffraction, the formation of a single-layer structured graphene on the surface of the catalytic layer 6 was confirmed.

2.Example 2

A device for producing structured graphene, which differs from Example 1 in that monocrystalline graphite 10 * 8 * 0.2 mm in size was used as the graphite substrate 5, and the thickness of the catalytic layer of cobalt 6 was 14 nm.

The operation of the device was tested in the same sequence of steps as in the above example 1. After reaching a vacuum of about 1 * 10 -9 mbar in a vacuum chamber 1, heater 3 was connected to a power source 4 and heated substrate 5 (with a supported catalyst layer 6) to a temperature of 450 ° C. 15 minutes after reaching the set temperature, the power source of the heater 4 was turned off and the device was cooled to room temperature.

After that, the substrate 5 was removed from the heater 3, and the surface of the catalytic layer 6 was analyzed. According to the results of the analysis by the slow electron diffraction method, the formation of structured graphene on the surface of the catalytic layer 6 was confirmed, all of whose domains were oriented in the same direction.

3.Example 3

A device for producing structured graphene, characterized in that the graphite substrate 5 was made in the form of highly oriented pyrolytic graphite in the form of a rectangular plate 20 * 20 * 1 mm in size, and the thickness of the catalytic layer of cobalt 6 was 8 nm.

The operation of the device was tested in the same sequence of steps as in the above examples 1 and 2. After reaching a vacuum of about 1 * 10 -9 mbar in the vacuum chamber 1, the heater 3 was connected to a power source 4 and heated the substrate 5 (with a supported catalyst layer 6) to a temperature of 400 ° C. 20 minutes after reaching the set temperature, the power source of the heater 4 was turned off, and the device was cooled to room temperature.

After that, the substrate 5 was removed from the heater, and the surface of the catalytic layer 6 was analyzed. According to the results of the analysis performed by the slow electron diffraction method, the formation of structured graphene on the surface of the catalytic layer 6 was confirmed.

As can be seen from the above examples, the claimed device allows to obtain graphene with an ordered structure (i.e., a small number of domains per unit area) due to the implementation of a simpler technological process. Since the source of carbon atoms for the formation of graphene is a graphite substrate with a supported catalytic layer of cobalt, this eliminates the need for carbon-containing gases and high temperatures. Graphene obtained using the claimed utility model has a high mobility of charge carriers due to the small number of domains per unit area. Such graphene can be used as a basic component for the production of logic elements of nanoelectronics and spintronics (such as graphene spin filter, field effect transistor).
