Description

本発明は、カーボンナノチューブ集合体及びその製造方法に関する。特に、半導体型カーボンナノチューブを主として含有するカーボンナノチューブ集合体及びその製造方法に関する。 The present invention relates to an aggregate of carbon nanotubes and a method for producing the same. In particular, the present invention relates to a carbon nanotube aggregate mainly containing semiconducting carbon nanotubes and a method for producing the same.

近時、電子デバイス材料、光学素子材料、導電性材料、および生体関連材料などの機能性新素材へのカーボンナノチューブ(以下、CNTとも称する)の展開が期待されており、その用途、品質、および量産性などに対する検討が精力的に進められている。 Recently, the development of carbon nanotubes (hereinafter also referred to as CNT) to functional new materials such as electronic device materials, optical element materials, conductive materials, and biological materials is expected. Studies on mass productivity are being conducted energetically.

カーボンナノチューブの中でも単層カーボンナノチューブは、電気的特性(極めて高い電流密度)、熱的特性(ダイアモンドに匹敵する熱伝導度)、光学的特性(光通信帯波長域での発光)、水素貯蔵能、および金属触媒担持能などの各種特性に優れている上、半導体と金属との両特性を備えているため、電子デバイス蓄電デバイスの電極、MEMS部材、および機能性材料のフィラーなどの材料として注目されている。 Among carbon nanotubes, single-walled carbon nanotubes have electrical characteristics (very high current density), thermal characteristics (thermal conductivity comparable to diamond), optical characteristics (light emission in the optical communication band wavelength region), hydrogen storage capacity. In addition to being excellent in various characteristics such as the ability to support metal catalysts and metal, it has both semiconductor and metal characteristics, so it is attracting attention as a material such as electrodes for electronic device energy storage devices, MEMS members, and functional material fillers. Has been.

Conventionally, the synthesized carbon nanotube aggregate is obtained in a state where semiconductor-type carbon nanotubes present at a ratio of about two-thirds and metal-type carbon nanotubes present at a ratio of about one-third are mixed. In order to use the aggregate for a semiconductor device, it is necessary to separate the semiconductor carbon nanotubes from the mixture of the semiconductor carbon nanotubes and the metal carbon nanotubes. However, for example, Patent Documents 1 and 2 describe a technique for obtaining semiconductor carbon nanotubes from a mixture of a metal type and a semiconductor type by a separation technique. However, damage to carbon nanotubes during the separation process, separation cost, dispersion There was a problem of residual impurities such as chemicals.

Therefore, a technique for selectively synthesizing semiconductor-type carbon nanotubes, that is, a technique for synthesizing aggregates of carbon nanotubes in which the content ratio of semiconductor-type carbon nanotubes is higher than two-thirds is strongly desired. For example, Non-Patent Document 1 describes a method of selectively synthesizing semiconductor carbon nanotubes using a plasma CVD method. Non-Patent Document 2 describes that the growth of metal-type carbon nanotubes can be partially suppressed by supplying water to the catalyst layer before the carbon nanotubes are grown.

半導体型カーボンナノチューブを高い選択性で直接合成するこれらの先行技術文献においては、直径の細い金属型カーボンナノチューブの成長を選択的に抑える技術が報告されていたものの、直径の太い金属型カーボンナノチューブの含有量が多いために、半導体型カーボンナノチューブの選択性は実用的な範囲で十分に高いものではなかった。 In these prior art documents for directly synthesizing semiconducting carbon nanotubes with high selectivity, techniques for selectively suppressing the growth of metal carbon nanotubes with a small diameter have been reported. Due to the large content, the selectivity of the semiconductor-type carbon nanotubes was not sufficiently high within a practical range.

本発明は、上記の如き従来技術の問題点を解決するものであって、半導体型カーボンナノチューブを、従来技術で得られる3分の2よりも高い割合で選択的に合成することにより、直径の細い金属型カーボンナノチューブのみならず、直径の太い金属型カーボンナノチューブの含有量も少ない、カーボンナノチューブ集合体及びその製造方法を提供する。 The present invention solves the problems of the prior art as described above, and by selectively synthesizing semiconducting carbon nanotubes at a ratio higher than two-thirds obtained by the prior art, the diameter can be reduced. Provided are a carbon nanotube aggregate and a method for producing the same, in which the content of not only thin metallic carbon nanotubes but also thick metallic carbon nanotubes is small.

本発明は、直径の細い金属型カーボンナノチューブのみならず、直径の太い金属型カーボンナノチューブの含有量も少ない、カーボンナノチューブ集合体を提供するものである。本発明のカーボンナノチューブ集合体は、半導体型カーボンナノチューブを選択的に合成することにより、分離過程に伴うカーボンナノチューブへのダメージ、分離コスト、分散剤などの残留不純物の問題を解決するものである。 The present invention provides an aggregate of carbon nanotubes having a small content of not only metal carbon nanotubes having a small diameter but also metal carbon nanotubes having a large diameter. Then, the temperature in the synthesis furnace provided with the base material on which the catalyst layer is laid is set to 600 ° C. or more and 900 ° C. or less, and 99.9% or more of the gas components in the synthesis furnace are treated with an inert gas and a reducing property. After the amount of water vapor is reduced to 10 ppm or less as gas, water vapor, carbon dioxide, carbon monoxide and acetone are supplied onto the catalyst layer, and hydrocarbon gas is supplied to grow carbon nanotubes from the catalyst layer. The amount of metallic carbon nanotubes having a diameter of 0.8 nm or more and 1.3 nm or less is 0.1 times or more the amount of semiconductor carbon nanotubes having a diameter of 0.8 nm or more and 1.3 nm or less. Carbon for synthesizing an aggregate of carbon nanotubes in which metal type carbon nanotubes having a diameter of 1.3 nm to 1.7 nm are not more than 0.3 times the amount of semiconductor carbon nanotubes having a diameter of 0.8 nm to 1.3 nm A method for synthesizing nanotube assemblies is provided.

本発明によると、半導体型カーボンナノチューブを選択的に合成することにより、直径の細い金属型カーボンナノチューブのみならず、直径の太い金属型カーボンナノチューブの含有量も少ない、カーボンナノチューブ集合体及びその製造方法を提供することができる。 According to the present invention, by selectively synthesizing semiconducting carbon nanotubes, not only metal carbon nanotubes with a small diameter, but also a content of metal carbon nanotubes with a large diameter is small, and a carbon nanotube aggregate and a method for producing the same Can be provided.

The present inventors have reported single-walled carbon nanotube (hereinafter also referred to as SWCNT) aggregates and production methods thereof in Science 306, 1363-1364 (2004) and International Publication No. WO 2006/011655 (hereinafter referred to as Super Also called the growth method). The single-walled carbon nanotube aggregates reported to these are aggregates of long carbon nanotubes oriented in the direction perpendicular to the substrate surface, and can be synthesized at an unprecedented high yield. However, in these production methods, they were synthesized as a mixture of semiconducting carbon nanotubes and metallic carbon nanotubes, and contained a considerable amount of metallic carbon nanotubes.

According to the present invention, a step of laying a catalyst layer made of metal fine particles on a substrate by placing a substrate on which metal ions and ruthenium ions are laid in a synthesis furnace and heating under reducing conditions; and The temperature in the synthesis furnace provided with the laid base material was set to 600 ° C. or more and 900 ° C. or less, and 99.9% or more of the gas components in the synthesis furnace were made inert gas and reducing gas, and the water vapor amount was made 10 ppm or less. Thereafter, a step of supplying water vapor, carbon dioxide, carbon monoxide and acetone onto the catalyst layer, and a step of growing hydrocarbon nanotubes from the catalyst layer by supplying hydrocarbon gas, It can be selectively synthesized.

The method for selectively synthesizing the metal-type or semiconductor-type carbon nanotubes described above is based on the following principle. That is, the catalyst layer is weakly oxidized by the supply of water vapor, carbon dioxide, carbon monoxide and acetone, and the ability to convert hydrocarbon gas into carbon nanotubes decreases. By suitably controlling the oxidation state, it is possible to selectively weaken the ability to convert into metallic carbon nanotubes with a particularly small diameter. Furthermore, the ruthenium ions laid on the substrate suppress the size of the metal fine particles, so that the amount of carbon nanotubes with a large diameter can be reduced. As a result, the content ratio of semiconductor carbon nanotubes with a small diameter can be increased.

The ratio of metal-type or semiconductor-type carbon nanotubes in the aggregate of carbon nanotubes obtained by the synthesis by the above method can be specified by the following analysis method or the like.
[Raman spectroscopy]
As shown in a comparative example to be described later, the mixed state of metal-type carbon nanotubes was verified for a carbon nanotube aggregate produced by a conventional method for producing a carbon nanotube aggregate or a super-growth method. Raman spectroscopy is known as one of the means for evaluating the quality of carbon nanotubes. In the present invention, in order to evaluate the ratio of semiconducting carbon nanotubes to metallic carbon nanotubes, a region of 350 cm −1 or less in a Raman spectrum called a radial breathing mode (hereinafter referred to as RBM) is considered. It is also known that the peak observed in the RBM region has a correlation with the diameter of the carbon nanotube. In evaluating carbon nanotubes by Raman spectroscopic analysis, it is preferable to measure the spectrum in the RBM region using wavelengths of 532 nm and 785 nm in order to evaluate the ratio of semiconducting carbon nanotubes to metallic carbon nanotubes.

As described above, the conventional manufacturing method for selectively synthesizing semiconductor-type carbon nanotubes is a technique for selectively suppressing the growth of metal-type carbon nanotubes having a small diameter. In Raman spectroscopic analysis using a wavelength of 532 nm, a peak derived from a semiconductor-type carbon nanotube is observed in a region from 130 cm −1 to 200 cm −1 . A peak derived from a thin metal-type carbon nanotube having a diameter of 0.8 nm to 1.3 nm is observed in a region of 200 cm −1 to 280 cm −1 . Therefore, in the present invention, it is preferable that a peak area observed in a region of 200 cm −1 or more and 280 cm −1 or less derived from a metal carbon nanotube having a small diameter is small. Further, in Raman spectroscopic analysis using a wavelength of 785 nm, a peak derived from the semiconductor-type carbon nanotube is observed in a region from 190 cm −1 to 280 cm −1 . On the other hand, a peak derived from a thick metal-type carbon nanotube having a diameter of 1.3 nm or more and 1.7 nm or less is observed in a region of 140 cm −1 or more and 190 cm −1 or less. Accordingly, in the present invention, it is preferred that a small peak area observed in thicker from metallic carbon nanotubes 140cm -1 or 190 cm -1 or less in the region of the diameter.

従来の半導体型カーボンナノチューブを選択的に合成する方法が、直径の細い金属型カーボンナノチューブの成長を選択的に抑える技術に留まった理由は、直径の細いカーボンナノチューブにおいては、半導体型カーボンナノチューブが高い選択性で合成されるのに対して、直径の太いカーボンナノチューブにおいては、半導体型カーボンナノチューブの選択性が低く、直径の太い金属型カーボンナノチューブの合成を抑制することが困難であったためである。 The reason why the conventional method of selectively synthesizing semiconducting carbon nanotubes has been limited to the technology that selectively suppresses the growth of metal carbon nanotubes with a small diameter is the reason why semiconducting carbon nanotubes are high in carbon nanotubes with a small diameter This is because carbon nanotubes having a large diameter have a low selectivity for semiconducting carbon nanotubes, and it has been difficult to suppress the synthesis of metal carbon nanotubes having a large diameter.

On the other hand, the aggregate of carbon nanotubes according to the present invention has a significantly smaller content of metal carbon nanotubes having a large diameter than conventional aggregates of carbon nanotubes. The carbon nanotube aggregate according to the present invention is evaluated by Raman spectroscopic analysis as follows. A region having a peak area derived from metal-type carbon nanotubes of 130 cm −1 or more and 200 cm −1 or less observed in a region of 200 cm −1 or more and 280 cm −1 or less by Raman spectroscopic analysis of a plurality of carbon nanotubes. The amount of metal-type carbon nanotubes having a diameter of 0.8 nm or more and 1.3 nm or less obtained by dividing by the peak area derived from semiconductor-type carbon nanotubes observed in FIG. 1 is 190 cm −1 or more and 280 cm in Raman spectroscopic analysis with a wavelength of 785 nm. obtained by dividing the peak area derived from the semiconducting carbon nanotube is observed 1 the following areas in the peak area derived from metallic carbon nanotubes observed in 140cm -1 or 190 cm -1 or less in the region, the diameter 0.8nm More than 1.3nm semiconductor type carbon nano tube More than 0.1 times the amount of the probe. More preferably, it is 0.05 times or less.

すなわち、波長532nmのラマン分光分析により観察される直径の細い金属型カーボンナノチューブのピーク面積と、波長785nmのラマン分光分析により観察される直径の細い半導体型カーボンナノチューブのピーク面積を、それぞれ直径の太いカーボンナノチューブで規格化した後で比較した際に、直径の細い金属型カーボンナノチューブの含有量が有意に少ないことを意味する。 That is, the peak area of a metal carbon nanotube with a small diameter observed by Raman spectroscopy at a wavelength of 532 nm and the peak area of a semiconductor carbon nanotube with a small diameter observed by Raman spectroscopy at a wavelength of 785 nm are each thick. It means that the content of metal-type carbon nanotubes with a small diameter is significantly small when compared after standardization with carbon nanotubes.

Furthermore, the aggregate of carbon nanotubes according to the present invention is derived from metal-type carbon nanotubes having a diameter of 1.3 nm or more and 1.7 nm or less that are observed in a region of 140 cm −1 or more and 190 cm −1 or less by Raman spectroscopy with a wavelength of 785 nm. peak area is less than 0.3 times the peak area derived from the semiconducting carbon nanotube is observed following areas 190 cm -1 or 280 cm -1. More preferably, it is 0.1 times or less. Therefore, the aggregate of carbon nanotubes according to the present invention means that the content of metal carbon nanotubes having a large diameter is significantly small.

[Observation with transmission electron microscope]
In the aggregate of carbon nanotubes according to the present invention, 75% or more of the plurality of carbon nanotubes observed with a transmission electron microscope (hereinafter also referred to as TEM) is a single layer, and the diameter of the plurality of carbon nanotubes is 0.6 nm. It is characterized by being in the range of not less than 3.0 nm and not more than 3.0 nm. More preferably, 90% or more are single-walled carbon nanotubes. In addition, the diameter of the carbon nanotube is more preferably in the range of 0.8 nm to 2.5 nm. In observation with a transmission electron microscope, layers of 100 CNTs which were observed at a magnification of 400,000 times and were arbitrarily extracted from a visual field in which 10% or more of the visual field area was a CNT aggregate 117 in a 75 nm square visual field. This can be done by evaluating the number and confirming the number of single-walled CNTs. When 100 lines cannot be measured in one field of view, measurement is performed from a plurality of fields until 100 lines are obtained. At this time, if one CNT is visible in the field of view, one CNT is counted as one, and both ends are not necessarily visible. In addition, even if it is recognized as two in the field of view, it may be connected outside the field of view and become one, but in that case, it is counted as two. Moreover, the diameter of a carbon nanotube is measured similarly.

Most of the aggregate of carbon nanotubes according to the present invention is composed of single-walled carbon nanotubes, and is composed of thin carbon nanotubes having a diameter of 0.6 nm to 3.0 nm. Therefore, the aggregate of carbon nanotubes according to the present invention has a significantly low content of metal-type carbon nanotubes with a large diameter, which is difficult to selectively increase from about two-thirds of the semiconductor type, and the conventional carbon nanotubes It is an excellent material with significantly higher selectivity for semiconducting carbon nanotubes than aggregates.

Here, the structure of the carbon nanotube aggregate according to the present invention will be described. FIG. 1 is a schematic diagram showing the structure of a carbon nanotube aggregate according to the present invention. In the carbon nanotube aggregate 100 according to the present invention, as described above, semiconductor carbon nanotubes 101 having a small diameter occupy the majority, semiconductor carbon nanotubes 103 having a small diameter, and metal carbon nanotubes having a small diameter. 105 and a metal carbon nanotube 107 having a large diameter. The carbon nanotube aggregate 100 has, for example, a structure in which semiconductor-type carbon nanotubes 101 are grown from metal catalyst particles 70 laid on the surface of the base material 10 on which the insulating layer 30 is formed. As will be described in the method for producing a carbon nanotube aggregate according to the present invention, the metal catalyst particles 70 are formed on the surface of the substrate 10 on which the insulating layer 30 is formed, in addition to the metal catalyst particles 70, There are co-catalyst particles 50 used to suppress the fusion of the catalyst particles 70 with each other.

Therefore, the aggregate 100 of carbon nanotubes according to the present invention includes a plurality of carbon nanotubes that are arbitrarily selected by atomic force microscope observation (hereinafter also referred to as AFM), in which a plurality of carbon nanotubes are arranged on the substrate 10. The metal catalyst particles 70 are observed at one end of one or more carbon nanotubes in the carbon nanotube, and the state in which the metal catalyst particles 70 are present on the substrate 10 without sandwiching other carbon nanotubes is observed. Since the carbon nanotube aggregate 100 according to the present invention having such a structure is strongly fixed on the substrate 10 via the metal catalyst particles 70, it is processed into a channel layer of a field effect transistor or the like using a lithography process. It is difficult for film peeling to occur.

In addition, the aggregate 100 of carbon nanotubes according to the present invention is observed with a scanning electron microscope because the promoter particles 50 are present in addition to the metal catalyst particles 70 on the surface of the substrate 10 on which the insulating layer 30 is formed. The number density of carbon nanotubes on the substrate 10 is 200 or less per 1 μm 2 , and the average length of 50 or more carbon nanotubes arbitrarily selected is 2 μm or less. The number density of the carbon nanotube aggregate 100 according to the present invention is preferably 150 or less per 1 μm 2 , and the average length is 1.5 μm or less. The carbon nanotube aggregate 100 according to the present invention having a structure in which the length and the number density are appropriately controlled as described above is used as a channel layer of a field effect transistor, so that metal carbon nanotubes are formed between the source electrode and the drain electrode. A transistor having a high on / off ratio without causing a short circuit can be manufactured.

As described above, the aggregate of carbon nanotubes according to the present invention includes not only a metal carbon nanotube with a small diameter but also a metal carbon nanotube with a large diameter by selectively synthesizing a semiconductor carbon nanotube. It is an excellent carbon nanotube. In addition, the conventional process of separating the semiconductor-type carbon nanotubes from the metal-type and semiconductor-type mixture is not required, resulting in problems such as damage to the carbon nanotubes, separation costs, and residual impurities such as a dispersant. There is no excellent semiconductor material.

(Production method)
The aggregate of carbon nanotubes according to the present invention is different from the conventional one in that not only the content of metal carbon nanotubes with a small diameter is small but also the content of metal carbon nanotubes with a large diameter is small. As described above, in the conventional method for selectively synthesizing semiconducting carbon nanotubes, in the case of carbon nanotubes having a small diameter, the semiconducting carbon nanotubes are synthesized with high selectivity, whereas the carbon nanotubes having a large diameter are synthesized. However, the selectivity of semiconducting carbon nanotubes was low, and it was difficult to suppress the synthesis of metal carbon nanotubes having a large diameter.

[Metal catalyst particles]
The present inventors pay attention to this point, and suppress the synthesis of large-diameter carbon nanotubes with low selectivity while suppressing the synthesis of thin-diameter metal-type carbon nanotubes. The nanotube content was significantly reduced. As is well known in the art, the diameter of the carbon nanotube depends on the particle size of the metal catalyst particles used for the synthesis. In the method for producing an aggregate of carbon nanotubes according to the present invention, by controlling the particle diameter of the metal catalyst particles to 2 nm or less, the synthesis of carbon nanotubes having a large diameter, in which the proportion of metal-type carbon nanotubes tends to be high, is suppressed. Thus, it has been found for the first time that the content of metal carbon nanotubes with a large diameter can be significantly reduced. Therefore, in the method for producing an aggregate of carbon nanotubes according to the present invention, there are almost no metal catalyst particles having a particle diameter exceeding 2 nm. In the method for producing an aggregate of carbon nanotubes according to the present invention, as metal catalyst particles, iron, nickel, chromium, molybdenum, tungsten, titanium, aluminum, manganese, cobalt, copper, silver, gold, platinum, niobium, tantalum, lead Metals / semiconductors such as zinc, gallium, germanium, indium, gallium, germanium, arsenic, indium, phosphorus, and antimony; alloys thereof; oxides of these metals and alloys can be used. In particular, iron (Fe) is suitable as a metal catalyst particle used in the method for producing a carbon nanotube aggregate according to the present invention.

[Cocatalyst]
In order to mainly form metal catalyst particles having a particle size of 2 nm or less, a method in which a thin metal catalyst layer is formed on a substrate to form particles can be considered. However, when particles are formed simply by heating a thin metal catalyst layer, adjacent metal catalyst particles are fused to form large particles. For this reason, by applying a low concentration metal solution to the base material and reducing the metal ion concentration contained in the metal catalyst layer, it is possible to prevent the metal catalyst particles from fusing together to form large particles. it can. However, in the method for producing an aggregate of carbon nanotubes according to the present invention, it is necessary to mainly form metal catalyst particles having a particle size of 2 nm or less, so that the concentration of the metal catalyst contained in the solution to be applied is simply lowered. Is not enough. As a result of intensive studies, the present inventors have found that it is effective to use a cocatalyst in order to solve this problem.

In the method for producing an aggregate of carbon nanotubes according to the present invention, the co-catalyst suppresses the fusion of the metal catalyst particles at the stage of forming the metal catalyst particles. In the international publication number WO2010 / 018117, the present inventors sequentially formed a promoter layer containing alumina and a catalyst layer containing iron on the base material, thereby reducing the catalyst density of the catalyst particles in the formation step. We reported a technique to adjust the spacing of the carbon nanotubes. However, with this iron-alumina combination, it is not possible to suppress the synthesis of the carbon nanotube itself having a low diameter with low selectivity while suppressing the synthesis of the metal carbon nanotube having a small diameter, which is the object of the present invention. As a result of investigating various metals as promoters when using iron as a metal catalyst, it was found for the first time that ruthenium (Ru) is very effective in forming iron particles of 2 nm or less. Therefore, in the present invention, a mixed solution of low-concentration iron ions and ruthenium ions can be suitably used for forming the metal catalyst layer. In the present invention, the co-catalyst suppresses the fusion of the metal catalyst particles, but does not have a catalytic action in the synthesis of the carbon nanotube. For this reason, in the mixed solution, the concentration of ruthenium ions may be very small with respect to iron ions, and the ratio thereof is 100: 1 or less, preferably 1000: 1.

[Control of water content]
In the super-growth method previously reported by the present inventors, by supplying moisture into the synthesis furnace as a catalyst activator during the synthesis reaction, the activity of the catalyst and the life of the catalyst are dramatically improved. The height of the vertically aligned single-walled carbon nanotubes was remarkably increased, and high single-walled carbon nanotubes with high orientation, which had not been reported so far, were obtained in a high yield. However, even if this super-growth method is simply applied to the present invention, it is possible to synthesize a thick carbon nanotube itself with a low selectivity while suppressing the synthesis of a metal carbon nanotube with a small diameter, which is the object of the present invention. It cannot be suppressed.

As a result of intensive studies, the present inventors have dramatically improved the rate of growth of semiconducting carbon nanotubes by adding a very small amount of water to the catalyst layer immediately before the growth of the carbon nanotubes. I found. In the present invention, it is important to add a very small amount of moisture to the particle-formed catalyst for a predetermined period before the synthesis reaction. In the method for producing an aggregate of carbon nanotubes according to the present invention, it is preferable to add 50 ppm or less of water to the particle-formed catalyst for a predetermined period before the synthesis reaction, and more preferably 2 ppm to 6 ppm. If the amount of water added to the catalyst before the synthesis reaction exceeds 50 ppm, the synthesis amount of the metal carbon nanotubes having a large diameter is undesirably high.

Thus, in order to add a very small amount of water to the catalyst before the synthesis reaction, it is necessary to control the amount of water in the synthesis furnace as low as possible before adding water to the catalyst. Controlling the amount of water in the synthesis furnace before such a synthesis reaction has been hardly studied not only in the super-growth method but also in other synthesis methods. In the method for producing a carbon nanotube aggregate according to the present invention, the amount of water in the synthesis furnace is 5 ppm or less, more preferably 1 ppm or less, before adding water to the catalyst. In the method for producing a carbon nanotube aggregate according to the present invention, the amount of water added to the catalyst can be strictly controlled by strictly controlling the amount of water in the synthesis furnace before adding water to the catalyst.

[製造工程]
以下に、本発明に係るカーボンナノチューブ集合体の製造工程について説明する。図2は、本発明に係るカーボンナノチューブ集合体の製造方法における金属触媒粒子の形成工程を示す模式図である。また、図3及び4は、本発明に係るカーボンナノチューブ集合体の製造工程を示すフロー図である。
[Manufacturing process]
Below, the manufacturing process of the carbon nanotube aggregate which concerns on this invention is demonstrated. FIG. 2 is a schematic view showing a process of forming metal catalyst particles in the method for producing a carbon nanotube aggregate according to the present invention. 3 and 4 are flow charts showing the manufacturing process of the carbon nanotube aggregate according to the present invention.

The base material 10 on which the insulating layer 30 is formed is prepared (S11). FIG. 2A shows an example in which the insulating layer 30 is formed on the flat substrate 10, but the present invention is not limited to this, and the metal catalyst particles 70 are formed on the insulating layer 30. If it can form, a granular base material may be sufficient. There is no special restriction | limiting in the material of the base material 10, The well-known thing used for manufacture of a carbon nanotube aggregate can be used. As the base material 10, a silicon substrate can be suitably used because of versatility. If the metal catalyst particle 70 can be formed for the insulating layer 30, the well-known thing used for manufacture of a carbon nanotube aggregate can be used. When a silicon substrate is used as the base material 10, the silicon oxide film can be suitably used from the viewpoint of manufacturing efficiency, but is not limited thereto. The insulating layer 30 may be formed on the surface of the base material 10 on which the metal catalyst particles 70 are formed, and the entire surface of the base material 10 does not need to be covered with the insulating layer 30.

基材10の絶縁層30が形成された面に助触媒層51を形成する(S13)。本発明においては、上述したように、助触媒層51としてルテニウム(Ru)を好適に用いることができる。絶縁層30上にルテニウムを塗布するため、ルテニウムイオンとなる塩を溶媒に溶解させたものを用いることが好ましい。 A promoter layer 51 is formed on the surface of the substrate 10 on which the insulating layer 30 is formed (S13). In the present invention, as described above, ruthenium (Ru) can be suitably used as the promoter layer 51. In order to apply ruthenium on the insulating layer 30, it is preferable to use a solution in which a salt that becomes ruthenium ions is dissolved in a solvent.

助触媒層51上に触媒層71を形成する(S15)。上述したように、本発明においては、鉄(Fe)を好適に用いることができる。助触媒層51上に鉄を塗布するため、鉄となる塩を溶媒に溶解させたものを用いることが好ましい。 A catalyst layer 71 is formed on the promoter layer 51 (S15). As described above, iron (Fe) can be suitably used in the present invention. In order to apply iron on the cocatalyst layer 51, it is preferable to use a solution in which a salt to be iron is dissolved in a solvent.

Further, the present invention is not limited to the method of forming the catalyst layer 71 on the promoter layer 51 as shown in FIG. As described above, the promoter layer 51 and the catalyst layer 71 may be formed simultaneously as a mixed layer. In this case, a mixed solution of ruthenium ions and iron ions may be applied on the insulating layer 30. Examples of such a mixed solution include a mixed solution of ruthenium chloride and iron chloride. In the mixed solution, the concentration of ruthenium ions may be very small with respect to iron ions, and the ratio is 100: 1 or less, preferably 1000: 1.

このあとの工程は、合成炉内で行う。合成炉は、化学気相成長法(CVD)を行うものであって、例えば、本発明者らが以前に報告したスーパーグロース法の装置を用いることができる。助触媒層51と触媒層71を形成した基材10を合成炉内に配置し、還元条件下で、金属触媒粒子70を形成する(S21:フォーメーション工程)。このとき、上述したように、助触媒粒子50が形成されることにより、近接する金属触媒粒子同士が融合するのを抑制することができる。 The subsequent steps are performed in a synthesis furnace. The synthesis furnace performs chemical vapor deposition (CVD). For example, a super-growth apparatus previously reported by the present inventors can be used. The base material 10 on which the promoter layer 51 and the catalyst layer 71 are formed is placed in a synthesis furnace, and metal catalyst particles 70 are formed under reducing conditions (S21: formation step). At this time, as described above, the formation of the cocatalyst particles 50 can suppress the fusion of adjacent metal catalyst particles.

After the formation step, the moisture content in the synthesis furnace is controlled to 5 ppm or less (S23: moisture content adjustment step). In this step, the temperature in the synthesis furnace is maintained at 600 ° C. or higher and 900 ° C. or lower, and the water content is controlled by flowing an inert gas. After the water content in the synthesis furnace is reduced to 5 ppm or less, 99.9% or more of the gas component is an inert gas and a reducing gas, and water vapor, carbon dioxide, and the like are formed on the surface of the substrate 10 on which the metal catalyst particles 71 are laid. Carbon monoxide and acetone are exposed for 1 minute or longer (S25: water addition step). In the present invention, by performing this moisture addition step, it is possible to synthesize semiconductor-type carbon nanotubes while suppressing synthesis of metal-type carbon nanotubes.

水分添加工程後、炭化水素ガスを曝露させることにより、半導体型カーボンナノチューブを主に含有する本発明に係るカーボンナノチューブ集合体が合成される(S27:カーボンナノチューブ合成工程)。上述したように、本発明においては、合成反応中に水分を添加しない、または極微量添加することにより、半導体型カーボンナノチューブの合成量が飛躍的に向上させることができる。 By exposing the hydrocarbon gas after the water addition step, the aggregate of carbon nanotubes according to the present invention mainly containing semiconducting carbon nanotubes is synthesized (S27: carbon nanotube synthesis step). As described above, in the present invention, the amount of semiconductor carbon nanotubes synthesized can be dramatically improved by adding no water or adding a trace amount during the synthesis reaction.

[Manufacture of carbon nanotube aggregates]
(Example)
The carbon nanotube aggregate of the example was manufactured using the manufacturing method described above. Using a silicon substrate on which a 100 nm silicon oxide film (SiO 2 ) is formed as an insulating layer, 2 × 10 −5 mol / L iron chloride (FeCl 3 ) and 2 × 10 −8 mol / L ruthenium chloride (RuCl 3). ). As a reducing agent, 0.01 μl of 0.01 mol / L NH 3 H · H 2 O 3 was added to form a catalyst layer of iron and ruthenium on the insulating layer. The substrate was washed sequentially with ultrapure water and isopropanol and dried with a blower.

The silicon substrate on which the catalyst layer is formed is placed in a synthesis furnace, and the inside of the synthesis furnace is heated to 200 ° C. to 780 ° C. at 50 ° C./min while sharing 1900 sccm of helium (He) and 100 sccm of hydrogen (H 2 ). When the temperature reached 780 ° C., the formation process was performed for 2 minutes. Thereafter, the flow rate of He was changed to 2000 sccm in 2 minutes, H 2 was changed to 0.4 sccm, this state was maintained for 1 minute, and a moisture content adjustment step was performed. Thereafter, a helium gas containing 2000 ppm of water vapor was added through a bubbler at a flow rate of 10 sccm for 5 minutes to perform a water addition step. By this moisture addition step, the degree of oxidation of the catalyst layer is adjusted to be suitable for selective growth of semiconductor-type carbon nanotubes.

水分添加工程後、水蒸気と水素のガスを停止し、エチレン(C)を5sccm、2分間供給することにより、本実施例に係るカーボンナノチューブ集合体を合成した。その後、He以外のガスの供給を停止し、Heを2分間流して、合成炉内に残存する余分なガスを排出した。 After the water addition step, the gas of water vapor and hydrogen was stopped, and ethylene (C 2 H 4 ) was supplied at 5 sccm for 2 minutes to synthesize the carbon nanotube aggregate according to this example. Thereafter, the supply of gases other than He was stopped, He was allowed to flow for 2 minutes, and excess gas remaining in the synthesis furnace was discharged.

(Comparative example)
As a comparative example, a carbon nanotube aggregate in which metal-type carbon nanotubes were mixed at a ratio of about one third was synthesized by not using a water addition step and not using a promoter layer. In the comparative example, a silicon substrate on which a 100 nm silicon oxide film (SiO 2 ) was formed as an insulating layer was used and immersed in 50 ml of a 100 μmol / L aqueous iron chloride (FeCl 3 ) solution. As a reducing agent, 0.01 μl of 0.01 mol / L NH 3 H · H 2 O 3 was added to form an iron catalyst layer on the insulating layer. The substrate was washed sequentially with ultrapure water and isopropanol and dried with a blower.

[Metal catalyst particle size]
The particle size of the metal catalyst particles formed in Examples and Comparative Examples was measured using AFM. The measurement result of an Example is shown in FIG. 5, and the measurement result of a comparative example is shown in FIG. In each figure, (a) shows an observed image, and (b) shows a distribution of the number of particles with respect to the height of the particles (corresponding to the particle size) obtained based on the observed image. When FIG. 5 and FIG. 6 are compared, in the present example, the particle diameter of the metal catalyst particles is almost 2 nm or less, whereas in the comparative example, a considerable amount of particles of 2 to 4 nm are included. it is obvious.

この結果から、大きな粒径の金属触媒粒子を多く含む従来の粒子形成とは異なり、本実施例では、2nm以下の粒径の金属触媒粒子を形成することにより、直径の太いカーボンナノチューブの合成を抑制することが可能であることが明らかとなった。 From this result, unlike the conventional particle formation including many metal catalyst particles having a large particle size, in this example, the synthesis of carbon nanotubes having a large diameter was performed by forming metal catalyst particles having a particle size of 2 nm or less. It became clear that it was possible to suppress.

[Raman spectroscopy]
Raman spectroscopic analysis was performed on the carbon nanotube aggregates of the manufactured Examples and Comparative Examples. FIG. 7 shows the spectrum in the RBM region of the carbon nanotube aggregate of the example. As is clear from FIG. 7, in the carbon nanotube aggregate according to this example, the semiconductor carbon nanotubes 101 having a small diameter have a larger synthesis amount than the metal carbon nanotubes 105 having a small diameter, and have a small diameter. It is clear that the synthesis of the metal-type carbon nanotube 105 is suppressed. It is also clear that the synthesis of the metal-type carbon nanotube 107 having a large diameter is suppressed as compared with the semiconductor-type carbon nanotube 103 having a large diameter.

スペクトルのピーク面積を基に更に解析すると、表1のようであった。即ち、785nmでの測定結果から、直径の太い金属型カーボンナノチューブ107は、直径の細い半導体型カーボンナノチューブ103の0.3倍以下であった。また、直径の細い金属型カーボンナノチューブ105は直径の細い半導体型カーボンナノチューブ101の0.1倍以下であった。このような、本実施例に係るカーボンナノチューブ集合体は、半導体材料として好適に用いることができる。
Further analysis based on the peak area of the spectrum was as shown in Table 1. That is, from the measurement result at 785 nm, the metal-type carbon nanotube 107 having a large diameter was 0.3 times or less than the semiconductor-type carbon nanotube 103 having a small diameter. Further, the metal-type carbon nanotube 105 having a small diameter was 0.1 times or less than the semiconductor-type carbon nanotube 101 having a small diameter. Such a carbon nanotube aggregate according to this example can be suitably used as a semiconductor material.

When the peak area in the Raman spectrum of the carbon nanotube aggregate of the comparative example was analyzed, it was as shown in Table 2. That is, from the measurement result at 785 nm, the metal-type carbon nanotube 107 having a large diameter is 0.3 times or more than the semiconductor-type carbon nanotube 103 having a small diameter. Further, the metal-type carbon nanotube 105 having a small diameter is 0.1 times or more the semiconductor-type carbon nanotube 101 having a small diameter. Thus, the aggregate of carbon nanotubes of the comparative example is not suitable as a semiconductor material because it contains metal-type carbon nanotubes at a high rate (about one third).

走査型電子顕微鏡(SEMとも称す)を用いて、実施例のカーボンナノチューブ集合体を観察した。図9は、実施例のカーボンナノチューブ集合体のSEMでの観察像である。図9の観察結果から、本実施例に係るカーボンナノチューブの長さの平均は0.43μmであり、本数密度は65本であった。
