2. Description of the Related Art Fibrous carbon is generally called carbon fiber, but various kinds of manufacturing methods have been researched for carbon fiber used as a structural material having a diameter of several μm or more. . Among them, at present, the manufacturing method produced from PAN-based or pitch-based raw materials is predominant. The outline of this production method is as follows. The raw material spun from PAN fiber, isotropic pitch, and mesophase pitch is made infusible, flame-resistant, carbonized at 800 to 1400 ° C., and 15
This is a method of performing high-speed processing at 00 to 3000 ° C. The carbon fiber thus obtained has excellent mechanical properties such as strength and elastic modulus and is lightweight, so that it is also used as a composite material for sports goods, heat insulating materials, structural materials for aerospace and automobiles, and the like.

Separately from this, the carbon nanotube recently discovered is a tube-shaped material having a diameter of 1 μm or less. Ideally, the carbon hexagonal mesh surface is parallel to the axis of the tube to form a tube. It is possible that multiple tubes are formed and that the tubes are multiple. It is theoretically expected that the carbon nanotube will become metallic or semiconducting depending on the connection of hexagonal mesh made of carbon and the thickness of the tube, and is expected as a functional material in the future. The arc discharge method has been generally used for the synthesis of carbon nanotubes, but the laser evaporation method, the thermal decomposition method, the use of plasma, etc. have been studied in recent years.

There are many kinds of carbon fibers, and the synthesizing method must be selected depending on the application.
It is known that the structure of the synthesized fiber changes greatly depending on the synthesis method and its conditions. These details are described in "New Carbon Materials" by Michio Inagaki (Technical Publishing). The three main synthesizing methods will be briefly described below.

1) Polyacrylonitrile is used as a PAN-based carbon fiber raw material and is synthesized through three main processes: spinning of a precursor, infusibilizing treatment thereof, and high-temperature treatment. In the infusibilizing treatment and the high temperature treatment, cyclization, dehydrogenation by oxygen, and dehydrocarbonation accompanied by carbon hexagonal network formation are performed. It is also known that the hexagonal carbon mesh is arranged in the axial direction of the fiber by applying a stretching operation to the fiber during the process, and the characteristics are remarkably improved. The PAN-based carbon fibers thus obtained are of general purpose (GP) grade and high-tensile (HT) type.

2) Pitch-based carbon fiber Pitch-based carbon fiber is mainly classified into two types: isotropic pitch-based carbon fiber made of isotropic pitch and mesophase-based pitch-based carbon fiber which shows optical anisotropy. Be divided. The manufacturing process is similar to the above-mentioned PAN-based carbon fiber, and consists of spinning, infusibilizing treatment, and carbonization by high temperature treatment.

Mesoface pitch carbon fiber is PAN
A good alignment in the axial direction can be obtained without adding a stretching operation like in the case of carbon fiber, and the fiber cross-section structure can be controlled by pitch viscosity such as radial (radial), random, coaxial cylindrical (onion). it can. Mesoface pitch carbon fibers are of high elastic modulus (Hiogh Modulus, HM) type and are attracting attention as future composite materials. The isotropic pitch-based carbon fiber belongs to GP grade and has been used as a heat insulating material.

3) A typical example of vapor phase growth carbon fiber is as follows. Hydrogen is used as a carrier gas and benzene vapor is fed into an electric furnace maintained at around 1050 ° C. to grow iron fine particles on a substrate as a catalyst. There is a way to do it. Three types of growth processes are considered: nucleation, axial growth of extremely thin fibers, and radial growth period in which the diameter of fibers increases in the radial direction. The catalyst requires ultrafine iron particles of about 10 nm, and after the fiber is obtained, it exists as Fe 3 C at the tip of the fiber. Hydrogen gas is also considered to have the effect of reducing iron and suppressing the thermal decomposition of benzene. The resulting fibers are arranged from the center to a hollow tube, a flat and thin mesh layer, arranged almost parallel to the axis.
It consists of a thick outer periphery with a mesh of about mm. It is considered that the hollow tube with a flat and thin mesh layer near the center was made of iron catalyst as the core, and the thick outer periphery was obtained by the thermal decomposition of benzene. Such a tube is also found when carbon monoxide is pyrolyzed using iron as a catalyst. GG Tibbetss found that similar fibers can be obtained by using methane gas. J. Cryst. Growth, 73

The fiber obtained by the sheeting method develops a graphite-like laminated structure by heat treatment. That is, the mesh structure develops at around 2000 ° C and 2500 ° C.
A layered structure of meshes develops from the vicinity. Fibers produced by the fluidized catalyst method do not develop much graphite-like laminated structure. When these fibers are heat-treated at 2800 ° C. or higher, polygonization occurs in which the outer wall of the fibers becomes polyhedral.

Looking at these manufacturing methods as a whole, PAN
In the case of the system and pitch system, flame resistance and infusibilization are required in an atmosphere of 150 to 400 ° C. in air, and then heat treatment for carbonization and graphitization including vapor phase growth is required. Ie 1300
280, carbonaceous material carbonized by heat treatment near ℃
There is a graphitic material graphitized at around 0 ° C. With this heat treatment, the density tends to increase and the resistivity tends to decrease. Looking at each material, the density, the tensile strength and the tensile elastic modulus increase and the resistivity decreases in the order of isotropic pitch type, PAN type, mesophase pitch type and vapor phase growth type. In the isotropic carbon fiber, the average interplanar spacing is about 0.344 nm, and the disordered layer structure remains even after the high temperature heat treatment. However, when the vapor growth carbon fiber is subjected to high temperature heat treatment at 2400 ° C. or higher, the average interplanar spacing becomes about 0.336 nm, and an ideal laminated structure can be obtained. This can also be evaluated by measuring the magnetic resistance value.

The diameter of the carbon fiber obtained by the above-mentioned production method is several μm or more, but when compared among these, the vapor phase growth method tends to obtain the laminated network structure most parallel to the axis, and the diameter is also large. It can be said that the material is thin and is close to carbon nanotubes.

The diameter is smaller than that of carbon fiber, 1
Materials having a thickness of μm or less are commonly called carbon nanotubes to distinguish them from carbon fibers, but there is no clear boundary. In this specification, a material having a diameter of several μm or more and an elongated shape is called a carbon fiber, and a material having a diameter of 1 μm or less and an elongated shape is called a carbon nanotube. In a narrow sense, a material in which the hexagonal mesh plane of carbon is substantially parallel to the axis is called a carbon nanotube, and the case where amorphous carbon exists around the carbon nanotube is also included in the carbon nanotube.

When the carbon nanotubes in the narrow sense are further classified, one having a structure of one hexagonal mesh tube is a single wall nanotube (abbreviated as SWNT), while one composed of multi-layered hexagonal mesh tubes. It is generally called a multi-wall nanotube (abbreviated as MWNT). The structure of the carbon nanotube to be obtained is determined to some extent by the synthesis method and conditions, but it is not possible to generate only the carbon nanotube having the same structure.

The structure of these carbon nanotubes is briefly summarized as shown in FIG. 1a-d,
The left side of the figure is a simplified view of a carbon nanotube or a carbon fiber as viewed from the side, and the right side is a sectional view thereof. Carbon fiber has a large diameter and has a shape as shown in Fig. 1a) that is parallel to the axis and does not develop a cylindrical network structure. In gas phase pyrolysis using a catalyst, as shown in Fig. 1b), Although there is a tubular mesh structure near the center that is parallel to the axis, there are many cases where a large amount of disordered carbon is attached to the periphery of the mesh structure. In the arc discharge method or the like, as shown in FIG. 1c), a tube-like network structure that is parallel to the axis and develops in the center, and the amount of amorphous carbon around the MWNT is small. Further, in the arc discharge method or the laser evaporation method, a so-called SWNT is not easily formed as shown in FIG. 1d), and so-called SWNT is easily obtained.

Publication Number = WO of nal Patent Application
It is described in 89/07163. Ethylene and propane are introduced into the reaction vessel together with hydrogen, and at the same time ultrafine metal particles are introduced. In addition to this, the raw material gas contains saturated hydrocarbons such as methane, ethane, propane, butane, hexane, and cyclohexane, unsaturated hydrocarbons such as ethylene, propylene, benzene, and toluene, and oxygen, such as acetone, methanol, and carbon monoxide. But I don't mind. Further, the ratio of raw material gas to hydrogen is preferably 1:20 to 20: 1, and the catalyst is recommended to be Fe or a mixture of Fe and Mo, Cr, Ce, Mn, which is deposited on fumed alumina. The method of putting is also proposed. Reaction temperature is 550-8
In the range of 50 ° C, the gas flow rate is 1 hydrogen per inch diameter.
The source gas containing carbon is preferably 00 sccm and about 200 sccm, and the carbon nanotubes grow in about 30 minutes to 1 hour after introducing the fine particles.

2) Arc discharge method The arc discharge method was first found by Iijima et al.
Nature Vol. 354 (1991) p.56-58. The arc discharge method is a simple method of performing direct current arc discharge using a carbon rod electrode in an atmosphere of about 100 Torr of argon. The carbon nanotubes grow on a part of the surface of the negative electrode together with carbon particles of 5 to 20 nm. The carbon nanotubes have a layered structure in which tubular carbon meshes having a diameter of 4 to 30 nm and a length of about 1 μm and a diameter of 2 to 50 are overlapped, and the carbon mesh structure is formed in a spiral shape parallel to the axis. The spiral pitch is different for each tube and for each layer in the tube, and the interlayer distance in the case of a multilayer tube is 0.34 nm, which is almost the same as the interlayer distance of graphite. The tip of the tube is still closed with a carbon network.

m, a carbon rod with a diameter of 6 mm was used for the anode, and the carbon rod was installed to face each other with a distance of 1 mm in the chamber, and helium was about 500 T.
An arc discharge of about 18 V and 100 A is generated in the atmosphere of orr. If it is 500 Torr or less, the ratio of carbon nanotubes is small, and if it is 500 Torr or more, the total amount of carbon nanotubes is reduced. When the optimum condition is 500 Torr, the ratio of carbon nanotubes in the product reaches 75%. The collection rate of carbon nanotubes decreased even when the input power was changed or the atmosphere was argon. Moreover, many nanotubes exist near the center of the produced carbon rod.

ss et al. reported the formation of rope-shaped SWNTs by the laser evaporation method in Science Vol. 273 (1996) p.483-487. The outline of this method is as follows. First, C in a quartz tube
A carbon rod in which o and Ni are dispersed is installed, and the quartz tube is filled with Ar at about 500 Torr, and then the whole is 1200
Heat to about ℃. And from the upstream end of the quartz tube to NdY
The AG laser is focused to heat and evaporate the carbon rod. Then, carbon nanotubes are deposited on the downstream side of the quartz tube. This method is promising as a method for selectively forming SWNTs, and is characterized in that SWNTs are easily gathered to form a rope shape.

Et al., Science Vol. 270 (1995) p. 1179, refined the carbon nanotubes obtained by the arc discharge method and erected them on a substrate through a filter to serve as an electron source. In this report, the electron source is a group of carbon nanotubes, but 1 cm 2
It is said that an emission current of 100 mA or more was stably obtained by applying 700 V from the area. In addition, AG Rinzler et al. (Science Vol. 269 (1995) p.1550) evaluated the characteristics of attaching one of the carbon nanotubes obtained by the arc discharge method to the electrode. It is said that an emission current of about 1 nA was obtained from the nanotube and an emission current of about 0.5 μA was obtained from the carbon nanotube having an open tip.

According to the conventional carbon nanotube structure and manufacturing method, the obtained carbon nanotubes are fairly random in thickness and direction, and the electrodes are not joined to the carbon nanotubes immediately after growth. That is, when using carbon nanotubes, they must be recovered after synthesis, purified, and formed into a specific shape according to the form to be used. For example, when using it as an electron source, AG Rinzler et al. Need to take out one carbon fiber and bond one to the electrode, as shown in SCIENCE Vol. 269 (1995) p.1550-1553. . Although the carbon nanotubes can be directly grown on the substrate by the thermal decomposition method using a seeding catalyst, the substrate temperature is high, and the direction of the growing carbon nanotubes cannot be controlled, and the thickness thereof cannot be controlled. Amorphous carbon easily grew on the peripheral wall of the easy tube. Also, the bond between the substrate and the carbon nanotube was weak.

In the device of the present invention, the substrate is Si, the ultrafine catalyst particles are a metal composed of at least one of Fe and Co, and the ultrafine catalyst particles are dispersed in a material containing Cu as a main component. Carbon nanotube devices are particularly preferred. The use of a metal containing Fe and Co as catalyst ultrafine particles, and the fact that the catalyst fine particles are dispersed in a film containing copper as a main component also enable low-temperature growth of carbon nanotubes and control of current and magnetic fields, even when using a Si substrate. It is preferable in terms of dispersion in copper.

Therefore, in the method of manufacturing the device using the carbon nanotubes, the carbon nanotubes are grown from the surface of the Si substrate in which the ultrafine catalyst particles containing Fe or Co are dispersed in the material containing copper as the main component. Is a preferred embodiment of the invention. At that time, the substrate is heated in the range of 400 ° C. to 800 ° C. in an atmosphere containing any of ethylene, acetylene, carbon monoxide gas, or a mixed gas as a source gas to cause thermal decomposition of the source gas. This is preferable from the viewpoint of the characteristics of carbon nanotubes and the dispersion of catalyst ultrafine particles. Of course, in addition to these gases, it is also possible to evaporate an initially liquid one such as cyclohexane or benzene and use it as a raw material gas, but from the viewpoint of low temperature growth, ethylene, acetylene or carbon monoxide gas is preferable. Further, it may be preferable to mix hydrogen gas for the dehydrogenation action of the raw material.

What is GMR? Giant Managnetic Resistance
It is an abbreviation for (giant magnetic resistance), and is a phenomenon in which the electrical resistivity of a film having a specific structure is lowered by the application of a magnetic field. Generally, a laminated thin film of metal is used, which is Fe / C.
Combinations of r and Co / Cu are effective. Such a GMR effect is observed not only in the metal laminated film but also in the ultrafine particle dispersed film (granular alloy film). This GM
It is considered that the R effect is caused by the fact that the magnetic moments of the metallic thin film layers of Fe and Co and the particles become parallel by the external magnetic field, and as a result, the scattering of conduction electrons depending on the spin is reduced.

The ultrafine particle dispersed film can be produced by a method such as a simultaneous sputtering method or an ICB method (cluster ion beam method). The particle size of Fe or Co dispersed in copper can be controlled to some extent by heating the substrate during film formation or annealing after film formation, and the particle size is several nm to several tens of nanometers.
It becomes m. Ultrafine particles such as Fe and Co also exist on the surface of the ultrafine particle dispersed film thus obtained, and can be used as growth nuclei for carbon nanotube growth.

On the substrate having the catalyst ultrafine particle growth nuclei,
In order to grow the carbon nanotubes, it is effective to heat the substrate in a gas atmosphere in which a diluent gas, a growth accelerating gas and the like are added in addition to the raw material gas. As the source gas, most of the gases containing carbon can be used as described above. For example, benzonitrile, acetone, ethyl alcohol, methyl alcohol, carbon monoxide containing methane, ethane, propane, butane, pentane, hexane, ethylene, acetylene, benzene, toluene, cyclohexane, and other elements consisting of only carbon and hydrogen. And so on. Among these, the preferable raw materials are slightly different depending on the type of the substrate, the composition of the growth nuclei, the growth temperature and the pressure, but the raw materials composed of carbon, hydrogen and oxygen may be less likely to contain impurities. Considering the low temperature of carbon nanotubes, ethylene, acetylene and carbon monoxide are preferable. Although hydrogen can be used as a growth promoting gas, the effectiveness of hydrogen depends on the raw material gas, the reaction temperature, the composition of the growth nuclei, etc., and thus is not particularly necessary. Further, the diluent gas is effective when the growth is too fast or when it is desired to mitigate the toxicity and explosiveness of the raw material gas, and examples thereof include an inert gas such as argon and helium and nitrogen.

An example of the production process of the carbon nanotube device thus obtained is shown in FIGS. 2 is a simplified cross-sectional view for explaining the process. In FIG. 2, 20 is a substrate, 21 is an ultrafine particle dispersion film before annealing, 2
2 is an ultrafine particle dispersed film after annealing, 23 is a catalyst ultrafine particle,
Reference numeral 24 is an ultrafine particle support film containing Cu as a main element, and 25 is a carbon nanotube. The concept of the carbon nanotube manufacturing method will be described below based on this figure. First, as shown in FIG. 2a), Cu, Ag, Au,
A thin film in which ultrafine metal particles containing Fe, Co, and Ni as main components are uniformly dispersed in a film containing Cr as a main component is prepared.
An example of this film forming method is a binary simultaneous sputtering method using Cu and Co as targets. After the film formation, annealing at 400 to 800 ° C. in a reducing atmosphere destroys the homogeneity of the dispersion, and the catalyst ultrafine particles 23 such as Co are deposited in or on the ultrafine particle support film 24 containing Cu as a main component. The dispersion film 22 is obtained. This dispersed state is not perfect, and some Cu is solid-dissolved in the catalyst fine particles, and conversely, Fe and Co are slightly solid-dissolved in the Cu film which is the fine particle support film.

Next, carbon nanotubes are grown in a reactor as shown in FIG. Here, FIG. 4, which is a schematic view of the apparatus, will be described. In FIG. 4, reference numeral 41 is a reaction vessel, 42 is a substrate, and 43 is an infrared absorbing plate, which also serves as a substrate holder. Reference numeral 44 denotes a pipe for introducing a raw material gas such as ethylene, and it is preferable that the pipe 44 is arranged so that the concentration of the raw material gas near the substrate is uniform. Reference numeral 45 denotes a tube for introducing a reaction accelerating gas such as hydrogen and a diluent gas such as helium, which also helps prevent the infrared transmission window 49 from becoming cloudy due to decomposition of the raw material gas. A gas exhaust line 46 is connected to a turbo molecular pump or a rotary pump. 47 is an infrared lamp for heating the substrate,
Is a condenser mirror for efficiently collecting infrared rays on the infrared absorption plate. Although not shown in the figure, a vacuum gauge for monitoring the pressure inside the container, a thermocouple for measuring the temperature of the substrate, and the like are also incorporated. Of course, not only the apparatus described here, but an electric furnace type apparatus that heats the whole from the outside may be used. In the actual growth of carbon nanotubes, for example, ethylene is used as a source gas from 44 to 1
0 sccm is introduced, hydrogen is introduced at 10 sccm from 45, the pressure in the container is set to 1000 pascal, and the substrate is brought to 700 ° C. by an infrared lamp and reacted for 60 minutes.

The thus obtained product is shown in FIG. 2c). The diameter of the carbon nanotube has a diameter of several nm to submicron depending on the diameter of the catalyst ultrafine particles and other reaction conditions, and the length thereof is several tens nm to several tens of μm. Further, since one end or both ends of the tube are already bonded to the substrate, it is particularly convenient for applications such as field electron emission, a probe such as STM, a quantum device, a vibrator of a micromachine, and various electrodes. Further, since carbon is chemically stable and has high strength, it can be used as a method for modifying the surface of a substrate.

The surface of the taken-out substrate was FE-SEM (Fi
Eld Emission-Scanning Electron Microscope), carbon nanotubes were grown only on the ultrafine particle dispersed film on all the substrates as shown in FIG. 3d). Carbon nanotubes have a diameter of several nm to several 1 depending on the source gas and the ultrafine catalyst particles.
It was 0 nm, and it was grown to some extent in the vertical direction from the substrate with one side or both ends of the tube joined to the substrate. However, when methane was the source gas, the growth of carbon nanotubes was small. When benzene was the source gas, the diameter of the carbon nanotubes varied, and the thick carbon nanotubes had a diameter of several 100 nm. The optimum growth temperature of carbon nanotubes increased in the order of carbon monoxide, acetylene, ethylene, benzene, and methane.
On the Si wafer substrate, the growth of carbon nanotubes was most advanced when the catalyst ultrafine particles were dispersed in Cu.

In order to evaluate the characteristics of the obtained carbon nanotube device, an electrode was attached to the electrode film of the substrate and then placed in a vacuum chamber, parallel to the substrate and 0.1
The counter electrode was installed at a position separated by mm. Then, after the chamber was evacuated to 10 −8 Torr, a positive voltage was applied to the counter electrode to measure the amount of electrons emitted from the carbon nanotubes. As a result, the amount of current was about one digit larger than that of the film in which the carbon nanotubes were simply dispersed. It is considered that this is because the carbon nanotubes are sufficiently bonded to the electrodes. When a magnetic field of 1000 (Oe) was applied parallel to the film of this device, the amount of electron emission was improved by 10%. It is considered that this is because the spins of ultrafine particles such as Fe, Co, and Ni bonded to the carbon nanotubes are aligned by the magnetic field. In the film in which the carbon nanotubes were simply dispersed on the electrode, the change in current due to the magnetic field was not observed. From this, it was confirmed that the device of the present invention actively responds to a magnetic field.

The catalyst ultrafine particle dispersion film 53 is obtained. Next, with the substrate having the catalyst ultrafine particle dispersion film being installed in the same reaction apparatus, first, hydrogen gas was introduced from 45 sccm to make the pressure in the reaction vessel 500 Pascal. Then, the infrared lamp was turned on to set the substrate temperature to 600 ° C. After the temperature was stabilized, 20 sccm of a mixed raw material gas prepared by diluting acetylene to 10% with nitrogen was introduced to adjust the pressure in the reaction vessel to 10%.
The pressure was set to 00 Pascal and kept for 20 minutes. Here, it was set so that the flow of acetylene could flow from the base A to the base B. Then, the infrared lamp was turned off, the gas supply was cut off, the substrate temperature was brought to room temperature, and then the substrate was taken out into the atmosphere. After covering with a metal mask, Co is sputtered.
The electrodes 51 and 52 were formed to a film thickness of 100 nm. At this time, most of the tips of the carbon nanotubes 54 were covered with the electrodes 52 and electrically connected.

In order to evaluate the characteristics of the obtained carbon nanotube device, a voltage and a magnetic field were applied after wiring to the electrodes 51 and 52 of the substrate, and the current-voltage characteristics were measured. At this time, the magnetic field was applied in the direction perpendicular to AB in FIG. As a result, at the same voltage, a current amount of about 10% was observed at 1 Tesla compared to the initial no-magnetic field, and even if the magnetic field was returned to zero as it was, it was about 3% more than the initial no-magnetic field amount.
There were many%. From this, it was confirmed that the device of the present invention is a device capable of sensing the hysteresis of the magnetic field. For comparison, in the element in which carbon nanotubes were dispersed on the substrate and a platinum electrode was produced from above, no phenomenon in response to a magnetic field was observed.
