得られた焼結体の密度を測定した結果、密度が4.64g/cm3と極めて低くなった。比較例4は、密度が低いため、X線回折分析、抗折力試験が困難であり、またスパッタリングの実施も困難であった。

As a result of measuring the density of the obtained sintered body, the density was extremely low at 4.64 g / cm 3 . In Comparative Example 4, since the density was low, it was difficult to perform X-ray diffraction analysis and bending strength test, and it was difficult to perform sputtering.
(比較例5)
比較例4〜5は、常圧焼結(焼結温度850℃)した例である。
Bi2O3粉、Fe2O3粉、TiO2粉を準備し、これらの粉末を、表1に記載される成分組成となるように配合比に調合し、これを混合した。次に、この混合粉末を大気若しくは酸素雰囲気中、温度850℃の条件で、常圧焼結した。その後、この焼結体を、機械加工してスパッタリングターゲット形状に仕上げた。なお、得られたターゲットが所望の組成になっていることを確認した。
得られた焼結体の密度を測定した結果、表1に示す通り、密度が7.17g/cm3であった。比較例5は、比較例4に比べて密度が上っていたものの、クラックが多数発生しており、スパッタリングの実施が困難であった。以上の通り、常圧焼結では、焼結温度が低いと密度が上がらず、焼結温度が高いと密度が上るが、クラックが発生した。
なお、図3に示すように、混合粉についてTMA(熱機械分析)にて室温から800℃までの体積変化を測定したところ、体積膨張が確認された。この体積膨張によりクラックが生じたと考えられる。
(Comparative Example 5)

As a result of measuring the density of the obtained sintered body, as shown in Table 1, the density was 7.17 g / cm 3 . Although the density of Comparative Example 5 was higher than that of Comparative Example 4, many cracks were generated and it was difficult to perform sputtering. As described above, in the normal pressure sintering, when the sintering temperature is low, the density does not increase, and when the sintering temperature is high, the density increases but cracks occur.
In addition, as shown in FIG. 3, when the volume change from room temperature to 800 degreeC was measured by TMA (thermomechanical analysis) about mixed powder, volume expansion was confirmed. It is considered that cracks occurred due to this volume expansion.
(比較例6〜9)
比較例6〜9は、仮焼を行った例である。
Bi2O3粉、Fe2O3粉、TiO2粉を準備し、これらの粉末を、表1に記載される成分組成となるように配合比に調合し、これを混合した。次に、この混合粉末を大気中、温度750℃(比較例7、8)、800℃(比較例6、9)で仮焼した後、粉砕した。その後、この粉砕粉をAr雰囲気中、温度650℃(比較例6)、720℃(比較例7)、800℃(比較例8、9)、面圧250kgf/cm2の条件でホットプレス焼結した。その後、この焼結体を、機械加工してスパッタリングターゲット形状に仕上げた。また、得られたターゲットが所望の組成になっていることを確認した。
得られた焼結体のX線回折を分析した結果、表1に示す通り、金属BiとバックグラウンドのX線回折ピーク強度比は3.0超で、金属Biの析出が観察された。また、Bi25FeO40と第2相最大ピークのX線回折ピーク強度比は1.0以下であった。このターゲットを使用してスパッタリングを実施したところ、いずれも実施例に比べてパーティクル数が増加していた。以上の通り、焼結温度が低いと密度が上らないだけでなく、金属Biが析出し、焼結温度が高いと密度が上るものの金属Biの析出が増加する。また、仮焼温度を上げても、上記の問題を解消することができない。

(Comparative Examples 8 and 9), and surface pressure of 250 kgf / cm 2 did. Thereafter, the sintered body was machined to finish a sputtering target shape. Further, it was confirmed that the obtained target had a desired composition.
As a result of analyzing the X-ray diffraction of the obtained sintered body, as shown in Table 1, the ratio of the X-ray diffraction peak intensity between the metal Bi and the background was more than 3.0, and precipitation of the metal Bi was observed. Further, the X-ray diffraction peak intensity ratio between Bi 25 FeO 40 and the second phase maximum peak was 1.0 or less. When sputtering was performed using this target, the number of particles increased in all cases as compared to the examples. As described above, when the sintering temperature is low, not only the density does not increase, but also the metal Bi precipitates, and when the sintering temperature is high, the precipitation of the metal Bi increases although the density increases. Moreover, even if the calcination temperature is raised, the above problem cannot be solved.
以上の通り、本願発明の製造方法により作製したスパッタリングターゲットは高密度、高強度であって、良好なスパッタリング特性が得られた。なお、参考までに、実施例と比較例のスパッタリングターゲット(焼結体)のX線回折スペクトルを図2、3に示す。図2に示すように、いずれの実施例もBi25FeO40相の(310)面に帰属するX線回折ピーク強度比が他の相のX線回折ピーク強度よりも大きかった。一方、図2、図3に示すように、比較例では、Bi25FeO40相の(310)面に帰属するX線回折ピーク強度比が他の相のX線回折ピーク強度よりも小さく、比較例によっては、金属BiのX線回折ピークも観察された。 As described above, the sputtering target produced by the production method of the present invention has high density and high strength, and good sputtering characteristics were obtained. 本発明のスパッタリングターゲットは、高い密度を有し、また、金属Biの生成が抑制されていることから、安定したスパッタリングを可能とする。そして、このターゲットを用いることで、成膜の際にスパッタ時に発生するパーティクル(発塵)やノジュールを低減し、品質のばらつきが少なく量産性を向上させることができる。本発明のスパッタリングターゲットを使用して形成された薄膜は、強誘電体として不揮発メモリ、圧電体としてアクチュエータなどに、利用することができる。
