Abstract
Description
The present invention relates to an ultraviolet irradiation apparatus, and more particularly to an ultraviolet irradiation apparatus using a short arc discharge lamp as a light source, which is applied to an exposure light source in the field of manufacturing semiconductors and liquid crystals.
The short arc type high-pressure mercury lamp with mercury enclosed in the arc tube has a short tip distance between a pair of electrodes facing each other in the arc tube and is close to a point light source. Thus, it is used as a light source for an exposure apparatus used in semiconductor manufacturing or the like.
In recent years, as described in Japanese Patent Application Laid-Open No. 2000-181075 (Patent Document 1), an ultraviolet irradiation device used in a manufacturing process of a semiconductor or a liquid crystal panel always turns on a high-pressure mercury lamp with constant power. Rather, it is turned on at the rated power only during exposure (normally lit) to save power, and is lit at a lower power than the rated power (standby lighting) when waiting for substrate movement, etc. Standby lighting) is adopted.
FIG. 6 shows a conventional ultraviolet irradiation device. The
The
For example, it is repeated that the light is lit for 0.1 to 10 seconds at the rated power during exposure, and is lighted for 0.1 to 100 seconds at a standby power smaller than the rated power during standby.
By the way, the wavelength of light emitted from these high-pressure mercury lamps depends on the temperature in the arc tube. This is because the mercury vapor pressure depends on the temperature, and as the temperature rises, the mercury vapor pressure rises to a predetermined mercury vapor pressure, whereby ultraviolet rays having a desired spectral spectrum can be obtained. .
FIG. 5 shows a comparison of the spectral spectra during irradiation when the high-pressure mercury lamp is lit at the rated power and during standby when the lamp is lit at 50% of the rating. The vertical axis represents the illuminance (μW / cm 2 ), the horizontal axis represents the wavelength (nm), the irradiation time is indicated by a solid line, and the standby time is indicated by a broken line.
While the emission spectrum of mercury with the same wavelength is observed both during irradiation and during standby, the overall waveform shape is different.
The light used for the exposure needs to have a sufficient exposure amount of ultraviolet rays in a specific wavelength range. For example, even if the illuminance at the peak wavelength is approximately the same, the exposure amount may not be sufficient.
As described above, there is a difference in spectral spectrum waveform between standby and irradiation. And since there is a time difference between switching the input power from standby to irradiation and the temperature in the arc tube rising following it, a desired spectral spectrum waveform can be obtained instantaneously depending on the lighting conditions. There wasn't.
This is remarkable when a waveform in which only a peak is observed sharply, for example, when a lower input power state is returned to a higher rated power.
As described above, in the ultraviolet irradiation apparatus that performs full standby lighting of the mounted high-pressure mercury lamp, it is an object to provide an ultraviolet irradiation apparatus that can irradiate desired ultraviolet light immediately after switching from standby lighting to full lighting. To do.
In order to solve the above-mentioned problems, the present invention provides a high-pressure mercury lamp in which mercury is enclosed in an arc tube and a tube wall load is 10 to 30 W / cm 2 , and power supplied to the high-pressure mercury lamp is lit with rated power. In an ultraviolet irradiation device comprising a lamp lighting device that can be switched between a full lighting mode to be switched and a standby lighting mode to be lit with lower power than the full lighting mode, radiation from the high-pressure mercury lamp in the full lighting mode The ratio of the illuminance If at a wavelength of 525 nm to the illuminance Is at a wavelength of 525 nm emitted from the high-pressure mercury lamp in the standby lighting mode is Is / If (%), and Is / If is 30% or more and less than 100% It is characterized by being.
In addition, the ultraviolet irradiation device utilizes light emission having a wavelength of 300 to 800 nm.
Further, the illuminance Is having a wavelength of 525 nm emitted from the high-pressure mercury lamp in the standby lighting mode is adjusted by electric power supplied from the lamp lighting device.
As described above, according to the present invention, immediately after switching from standby lighting to full lighting, the integrated light quantity of ultraviolet rays in a certain wavelength range is temporally stable. As a result, there is no variation in the exposure amount, and it is possible to irradiate a desired ultraviolet ray immediately after switching at the time of full lighting.
And electric power etc. can be adjusted in the range of such Is / If, and it can be set as an ultraviolet irradiation device which is as power-saving as possible.
Moreover, since the ultraviolet irradiation device of the present invention uses a high-pressure mercury lamp as a light source, there is an effect that the integrated exposure amount particularly in the wavelength range of 300 to 800 nm is temporally stable.
Moreover, according to the lamp lighting device, the Is / If can be adjusted appropriately by adjusting the electric power.

The operation of the lighting control device will be described. First, when the full lighting mode is selected, the switching
Specifically, the
The operation of the constant power control is the same when the switching
That is, the same control as described above is performed with the reference power value of the standby lighting mode reference power generation unit 62 as the reference power value for the standby lighting mode.
As described above, the electric power supplied from the
Here, a preferable spectral waveform of ultraviolet light obtained from a high-pressure mercury lamp that is turned on in the standby lighting mode will be described.
As described above, in the exposure, it is important whether the exposure amount of ultraviolet rays in a specific wavelength range is appropriate.
Specifically, the exposure amount is determined by, for example, the integrated light amount represented by the integrated value of the illuminance of light divided in the wavelength range of 300 to 550 nm and the irradiation time. If the temporal fluctuation of the integrated light quantity is intense when the lamp is lit, the exposure quantity when exposed for a certain period of time varies. Therefore, it is preferable that the integrated light quantity is constant with no temporal fluctuation. For example, in applications where the resist is cured, if the exposure amount is insufficient, the resist will not be properly cured and a desired pattern cannot be obtained.
However, immediately after the transition from the standby lighting mode to the full lighting mode, a large amount of non-evaporated mercury may exist depending on the temperature difference between full / standby lighting. In this case, when mercury evaporates and the vapor pressure changes with the passage of time, the spectral spectrum waveform changes, and as a result, the integrated light quantity changes temporally.
If only the full lighting mode is to be continued, the shutter may be opened after the illuminance stabilizes. However, in the lighting method that frequently switches between full / standby lighting, the illuminance is changed every time the lighting mode is switched. If you wait for it to stabilize, the throughput decreases.
Therefore, the present inventors compared and analyzed the spectral spectrum waveform in the full lighting mode and the spectral spectrum waveform in the standby lighting mode, and the standby lighting in which the integrated light quantity does not vary significantly with time even when the full lighting mode is entered. The following experiment was conducted to examine the spectral spectrum waveform of the mode.
The high-
The high-pressure mercury lamp shown in FIG. 1 was used for the experiment, and a lamp in which 0.026 mg / cm 3 mercury and 0.9 hPa xenon were sealed was used.
The distance between the cathode and the anode is 21 mm, the rated power is 25 kW, and the tube wall load on the inner wall of the arc tube is 25 W / cm 2 .
The integrated light quantity stability was evaluated as follows.
The high-pressure mercury lamp was lit on standby, and the illuminance immediately after switching to full lighting was measured with an illuminometer for a certain period of time. Then, the illuminance in the wavelength range of 300 to 550 nm obtained from the illuminometer was integrated, and the integrated value was used as the integrated light quantity. If the fluctuation rate of the integrated light intensity during the observed period (the difference between the maximum and minimum integral values divided by the sum of the maximum and minimum values is displayed in%) is ± 3% or less, the integrated light intensity The case where it exceeded (+/- 3%) was set as x, and it was set as x when it lacked stability.
The illuminance ratio Is / If (%) of light having a wavelength of 525 nm was used as an indicator of a change in conditions for transition from the standby lighting mode to the full lighting mode. Is is an illuminance with a wavelength of 525 nm in the standby lighting mode, and If is an illuminance with a wavelength of 525 nm in the full lighting mode.
The wavelength 525 nm is a continuous spectrum portion that does not correspond to the emission line spectrum wavelength of mercury. As described above, the integrated light amount is an integral value of the illuminance in a certain wavelength range. Therefore, when integrated, the emission line spectrum that is less affected by the vapor pressure and the illuminance of the peripheral portion of the continuous spectrum portion that changes depending on the vapor pressure. Illuminance is important for stability.
Therefore, the reason why the wavelength of 525 nm is selected is that it is far from the bright line spectrum and has little influence, and is excellent in evaluating the continuous spectrum portion.
As described above, when the transition from the standby lighting mode to the full lighting mode is set as a condition according to the Is / If ratio, the relationship with the desired spectral spectrum is more directly compared as an index caused by the waveform. This is more desirable than setting the change in input power as a condition.
In order to change the Is / If ratio, for example, the input power in the standby lighting mode can be changed. Specifically, Is obtained by measuring the illuminance at a wavelength of 525 nm in advance can be adjusted by setting the standby lighting mode reference power generation unit 62 shown in FIG. 3 as the power in the standby lighting mode.
FIG. 4 shows the above experimental results.
When Is / If was 10% and 20%, unevaporated mercury was observed in the arc tube, and the fluctuation rate exceeded ± 3%, and the integrated light quantity was not stable.
On the other hand, when Is / If was 30% to 80%, unevaporated mercury was not observed in the arc tube, the variation rate was ± 3% or less, and the integrated light amount was stable.
Although not shown, it is technically clear from the above experimental results that the fluctuation range is very small even in a range where Is / If exceeds 80% and less than 100%.
Therefore, when Is / If is 30% or more and less than 100%, even if the standby lighting mode is switched to the full lighting mode, the accumulated light quantity of the illuminance within a predetermined range is stable over time, and the inside of the arc tube There was no mercury evaporation, and as a result, there was no variation in exposure.
From this result, it was stipulated that standby lighting should be performed in a range where Is / If is 30% or more and less than 100%.
As described above, according to the present invention, in the ultraviolet irradiation apparatus that performs full standby lighting of the mounted high-pressure mercury lamp, the illuminance ratio between the illuminance Is of wavelength 525 nm in the standby lighting mode and the illuminance If of wavelength 525 nm in the full lighting mode. By setting Is / If (%) to be 30% or more and less than 100%, the integrated light quantity of ultraviolet rays in a certain wavelength range is temporally stabilized immediately after switching from standby lighting to full lighting.
In addition, since the ultraviolet irradiation device of the present invention uses a high-pressure mercury lamp as a light source, there is an effect that the integrated path light quantity particularly in the wavelength range of 300 to 800 nm is temporally stable.
Moreover, according to the lamp lighting device, the Is / If can be adjusted appropriately by adjusting the electric power.
