Abstract
Description
The present invention relates to a circuit board manufacturing method and a circuit board.
In recent years, with the increase in the density of electronic devices, it has been required to increase the number of circuit boards used for the electronic devices and to make the circuits formed on the circuit boards thinner. One of the methods for forming a multilayer substrate having such a thinned circuit is a bonding method by bump plating. For example, it is formed by the following method.
A base plate having a conductor two-layer post composed of copper and metal, or copper and an alloy, and a substrate having a land for connecting to the conductor two-layer post are prepared. And the board | substrate which has the said
In this multilayer substrate, it is very important to improve the adhesion between the layers. If the adhesion between the layers is poor, when the multilayer substrate is processed under high temperature and high humidity, moisture enters between the substrate and the interlayer adhesive, and the layers are peeled off in the solder heat resistance test (JIS C5016). Etc. may occur.
In order to improve the adhesion between the layers, there is a method of roughening the surface of the adherend (see, for example, Patent Document 1). In this method, the substrate, land, circuit, etc. are roughened. However, when a high-frequency signal is propagated, it propagates only on the surface portion of the circuit where the signal is derived by the skin effect, and thus noise may occur in the signal due to the unevenness of the surface. Therefore, it has been necessary to improve the adhesion without roughening the adhesion between the layers.
The objective of this invention is providing the manufacturing method of a circuit board excellent in the adhesiveness of an adhesive bond layer and a base material, and a circuit board.

In the present invention, the plasma treatment is performed by using one or more first selected from oxygen, nitrogen, carbon tetrafluoride, argon, neon, krypton, and helium on the surface to be bonded to the adhesive layer of the

Subsequently, a second plasma processing step is performed. In the second plasma processing step, the supply of the first gas in the first plasma processing step is stopped, and evacuation is performed to a predetermined degree of vacuum. When a predetermined degree of vacuum is reached, a predetermined amount of the second gas different from the first gas is supplied. The second gas is not particularly limited as long as it is a gas different from the first gas. For example, it is preferable to use an inert gas such as argon, neon, krypton, or helium. Among these, argon gas which is easily available, inexpensive and highly reactive is preferable.
As in the case of the first plasma processing step, after the second gas is supplied for several seconds, a voltage is applied to the

Argon gas is separated into ions (Ar + ) and electrons. Unlike the oxygen gas as described above, the argon gas does not remove the organic substance by reaction, but removes the adhering organic substance and inorganic substance by sputtering due to a strong physical effect by ions (Ar + ). Thereby, in the first plasma treatment step, it is possible to remove organic substances and inorganic substances that are firmly attached and could not be removed. Thereby, a highly pure surface can be obtained. Furthermore, the wettability of the surface can be improved.
