本発明は、平均粒径が100nm以下の金属粉末及びその製造方法に関し、特に、積層セラミックコンデンサの内部電極材料に好適な金属粉末及びその製造方法に関する。

【従来の技術】
金属粉の中でも、特にNi粉は、積層セラミックコンデンサ(以下、MLCC(Multilayer Ceramic Capacitor)という)の内部電極材料として、その使用量が大幅に増加している。従来、MLCC内部電極材料には、Pt粉、Pd粉及びAg−Pd粉等の貴金属粉末が使用されてきた。しかしながら、MLCCは、1つの電子回路基板上に大量に使用されるため、貴金属粉を使用するとコストが高くなるという問題があり、卑金属であるが、電極材料として信頼性の高いNi粉が使用されるようになった。

MLCCは、セラミックの誘電体層と金属の内部電極層とを多層化したものであり、その静電容量は、積層数が多いほど大きくなる。一方、MLCCは、電子部品としての性質上、小型であることが求められる。これらの相反する事項に応えるためには、各層を薄層化することが必要であり、現在、内部電極の層の厚さは1μm以下になってきている。このため、内部電極用のNi粉末の平均粒径は、1μm以下であることが要求されており、近年、小径化の傾向にますます拍車がかかっている。

一般に、MLCCの製造方法においては、誘電体粉末をスラリー化し、それをフィルム状に塗布することにより作製したセラミックグリーンシートの上に、内部電極層となるペースト状金属粉末を印刷し、それらを積み重ねて圧着した後、焼結する。従って、層厚を均一にするため、ペースト状金属粉末に使用されるNi粉末の形状は、真球状であることが望ましい。また、層厚を薄くするためには、Ni粉末の粒径を小さくする必要がある。

従来、上述のようなNi粉末を製造する方法としては、反応器中で塩化ニッケル(NiCl)ガス等のニッケルハロゲン化物ガスと水素とを化学反応させる気相水素還元法が知られている(例えば、特許文献1乃至3参照。)。図3は気相水素還元法によりNi粉末を製造する方法を模式的に示す断面図である。図3に示すように、気相水素還元法による従来のNi粉末の製造方法で使用される装置は、一方の端部が閉塞された反応管1が横型に配置されており、この閉塞された端部には反応部10にHを供給するノズル5と、キャリアガスを供給するノズル4とが挿入されている。この反応管1を取り囲むように加熱装置9a及び9bが配置されており、この加熱装置により、反応管1内のガス流通方向上流側に設けられた蒸発部11と、下流側に設けられた反応部10とが加熱される。

次に、上述の如く構成された製造装置を使用して、Ni粉末を製造する方法を説明する。先ず、蒸発部11に、例えば、NiCl等の固体状のニッケルハロゲン化物3が収納された石英ボート2を配置する。そして、加熱装置9a及び9bにより蒸発部11及び反応部10を所定の温度に加熱すると共に、ノズル4からArガス等のキャリアガスを供給し、ノズル5からHガスを供給する。これにより、蒸発部11ではNiCl固体が加熱されてNiClガス6になり、ノズル4から送給されたArガスと自然混合し、混合ガス7になって反応部10に送られる。一方、ノズル5から送給されたHガス8は直接反応部10に供給される。反応部10では、加熱されて高温になったHガス8とNiClガス6とが反応し、NiClガス6がHガス8により水素還元される。これにより、球状のNi微粉末が得られる。

【発明が解決しようとする課題】
しかしながら、前述の従来の技術には、以下に示す問題点がある。MLCCは、例えばチタン酸バリウム等を主成分とする誘電体セラミックと内部電極層とを同時に焼結することにより製造されるが、この誘電体セラミックの焼結開始温度は1000℃程度であり、Ni粉末より数百℃以上高い温度で焼結が始まる。このため、Ni粉末と誘電体セラミックとでは、焼結が開始する温度に差があり、この焼結開始温度の差が大きいと、デラミネーションと呼ばれる積層の剥離が生じやすくなる。

また、一般に金属粉末は、平均粒径が小さくなると、体積に対する表面積の割合が増大して表面エネルギーが大きくなる。このため、平均粒径が小さい金属粉末程、表面エネルギーを緩和する傾向が高くなり、ペースト状金属粉末を焼結する際に、より低い温度で焼結が開始する。従って、粒径が小さいNi粉末、特に、平均粒径が100nm以下のNi粉をMLCC内部電極に使用すると、誘電体セラミックとの焼結開始温度の差がより大きくなり、デラミネーションが発生する確率が高くなる。このような理由から、平均粒径が100nm以下のNi粉をMLCCに使用することは困難であった。

本発明はかかる問題点に鑑みてなされたものであって、平均粒径が100nm以下で、積層セラミックコンデンサ用内部電極に使用した際にデラミネーションが発生しにくい金属粉末及びその製造方法を提供することを目的とする。

【課題を解決するための手段】
本願第1発明に係る金属粉末は、ニッケル粉末と炭化水素系ガスとを300乃至600℃の温度条件下で接触させることにより得られ、ニッケルからなる中心部と、カーボンからなる被覆層とを有し、前記被覆層の厚さが10nm以下であり、平均粒径が100nm以下であることを特徴とする。

本発明者等は、金属粉末の小径化に伴う焼結開始温度の低下を抑制するため、Ni粉末の表面改質に着目し、鋭意実験研究を行った結果、Ni粉末の表面をカ−ボンで被覆することにより、焼結開始温度が上昇することを見出した。そこで、本発明においては、熱CVDを使用して、Ni粉末の表面にカーボン被覆層を形成する。これにより、Ni粉末表面の表面活性度が低下して、従来のNi粉末より焼結開始温度が高い金属粉末が得られる。その結果、平均粒径が100nm以下の金属粉末を使用しても、デラミネーションが発生しない積層セラミックコンデンサの内部電極を作製することができる。

【発明の実施の形態】
以下、本発明の実施の形態に係る金属粉末について添付の図面を参照して具体的に説明する。図1は本実施形態の金属粉末を示す断面図である。図1に示すように、本実施形態の金属粉末は、平均粒径が100nm以下であり、Niからなる中心部15の表面を覆うようにカーボンからなる被覆層16が形成されている。一般に、融点が高い材料程、焼結するために要するエネルギが多く必要である。本実施形態の金属粉末においては、融点が1455℃であるNi粉末の表面に、融点が3500℃を超えるカーボンからなる被覆層16が形成されているため、被覆層16が形成されていないNi粉末に比べて焼結開始温度が高くなる。但し、本実施形態の金属粉末においては、被覆層16のカーボンを介して、Niが拡散して接合及び焼結するため、その焼結開始温度はカーボンの焼結開始温度よりは低くなる。

本実施形態の金属粉末における被覆層16の厚さは、10nm以下である。被覆層16の厚さが10nmを超えると、焼結が進行し難くなるため、所望の導電率が得られず、電極材料としての特性が得られない。また、Ni粉末中に含まれるカーボンの量が多くなると、焼結時に誘電体を還元する虞がある。更に、被覆層16はグラファイト単相又はグラファイトとアモルファスカーボンにより構成されている。この被覆層16におけるカーボンの構造が、アモルファスカーボンであるよりもグラファイトである方が導電率は高くなるが、焼結開始温度の高温化に関しては、カーボンの構造による差はほとんどみられない。

本実施形態の金属粉末は、例えば、ペースト化され、チタン酸バリウム等を主成分とする誘電体セラミック上に印刷されて、焼結されることにより、MLCCの内部電極になる。本実施形態の金属粉末は、Ni粉末に比べて焼結開始温度が高いため、従来のNi粉末を使用した場合に比べて誘電体セラミックの焼結開始温度との差が低減する。このため、本実施形態の金属粉末を使用したMLCC用内部電極は、平均粒径が100nm以下の微粉末を使用した場合においても、デラミネーションの発生を抑制することができる。

次に、本実施形態に係る金属粉末の製造方法について説明する。本実施形態の金属粉末は、化学気相成長(Chemical Vapor Deposition:以下、CVDという)法を使用して、Ni粉末表面にカーボンからなる被覆層を形成することにより製造される。図2は本実施形態の金属粉末を製造する装置を模式的に示す断面図である。図2に示すように、本実施形態の金属粉末を製造する際に使用する製造装置は、開口端部を有する反応管21が鉛直方向に対して45°傾けられ、その長手方向の中心軸を回転軸にして回転可能な状態で配置されている。この反応管21の開口端部には、フランジ部22が形成されており、反応管21はフランジ部22にて閉塞されている。

また、フランジ部22の中心部には、反応部23に配置されるNi粉末28にArガス、Hガス及び炭化水素系ガスの混合ガス29を供給するノズル24が挿入されており、フランジ部22の端部には反応管21の上方から排気ガス30を排気するノズル25が挿入されている。更に、反応管21を取り囲むようにして、電気炉26が設けられており、この電気炉26により反応部23が加熱される。更にまた、反応管21は、ベルト32により回転モータ31と連結されている。

次に、上述の如く構成された製造装置を使用して、本実施形態の金属粉末を製造する方法を説明する。反応部23にNi粉末28が充填された石英、アルミナ又はムライト等からなる容器27を配置する。本実施形態において原料として使用されるNi粉末28としては、結晶性及び純度等の理由から、前述の気相水素還元法により、NiClガスを水素還元して得られたNi粉末を使用することが好ましい。このNi粉末28の平均粒径は、95nm以下であることが好ましい。原料であるNi粉末28の平均粒径が95nmより大きいと、被覆層16が形成された後の平均粒径が100nmより大きくなってしまう。

次に、Ni粉末28中にノズル24を差込み、回転モータ31により反応管21を回転させながら、電気炉26により反応部23を加熱し、反応部23を所定の処理温度にする。そして、反応部23の温度を処理温度に保持した状態で、混合ガス29をノズル24から供給すると共に、排気ガス30をノズル25から排気する。これにより、反応部23では、加熱されて高温になったNi粉末28と混合ガス29とが接触し、混合ガス29中の炭化水素系ガスが分解して、Ni粉末28の表面にカーボンが生成する。この炭化水素ガスが分解してカーボンが生成する脱水素反応において、Ni粉末28は触媒金属として作用する。

Ni粉末28の表面にカーボンを形成するための原料ガスである炭化水素系ガスとしては、メタン、エタン、エチレン及びアセチレン等の常温で気体の炭化水素化合物、又は、ヘキサン、ベンゼン及びテトラヒドロフラン等の常温で液体の炭化水素化合物等を使用することができる。原料ガスとして、常温で気体の炭化水素化合物を使用する場合は、流量計により加圧ボンベから一定量が反応部23へ供給されるように調節する。また、常温で液体の炭化水素化合物を使用する場合は、液体フィーダーにより一定量が反応部23へ供給されるように調節する。なお、液体の炭化水素化合物を使用する場合は、ガスアトマイザ等によりミスト状にして反応部23へ供給して気化させると、キャリアガスとの混合が促進される。

本実施形態の金属粉末の製造方法においては、炭化水素系ガスの分圧を調整するため、キャリアガスを使用する。前記キャリアガスとしては、Ar又はArとHとの混合ガスを使用することができる。ArとHとの混合ガスを使用すると、Ni粉末28の表面の酸化膜を除去することができる。Ni粉末28の表面に酸化膜が存在していると、Ni粉末28の触媒性能を低下させるため、炭化水素ガスからカーボンを生成する脱水素反応の障害となる。また、ArとHとの混合ガスを使用すると、Niと炭化水素系ガスとの反応生成物であるNiCの生成を抑制することもできる。NiCは、電気抵抗が増大する原因になるため、Ni粉末28の表面に存在することは好ましくない。

また、本実施形態の金属粉末の製造方法においては、反応管21を傾け、回転させながら、Ni粉末28と混合ガス29とを接触させる。これにより、Ni粉末表面を、カーボンによりむらなく被覆することができる。一方、反応管21を回転させずに、CVD法によりNi粉末表面にカーボン被覆層16を形成すると、被覆層16の厚さに分布が生じたり、部分的にしか被覆されずに被覆むらが発生したりする。

また、本実施形態における反応部23の温度(処理温度)は、300乃至600℃である。一般に、基板上における炭化水素系ガスの脱水素反応は、800℃を超えないと生じにくいが、Niはこの脱水素反応の触媒金属であるため、300乃至600℃という比較的低い温度で、カーボンが析出する。反応部23の温度が300℃未満であると、反応速度が遅くなり、生産性が低下する。一方、反応部23の温度が600℃を超えると、処理中にNi粉末が焼結してしまう。

【実施例】
以下、本発明の特許請求の範囲を満たす実施例の効果について、本発明の範囲から外れる比較例と比較して具体的に説明する。本発明の実施例として、図2に示す装置を使用し、実施例1乃至4の金属粉末を製造した。本実施例においては、原料ガスとしてヘキサンを使用し、熱CVD法により、処理温度(反応部23の温度)及びキャリアガスの流量を変えて、NiClガスを水素還元することにより得られた平均粒径が80nmのNi粉末1kgにカーボン被膜層を形成した。その際、処理時間は30分とし、反応管21の回転速度は60回転/分とした。また、ヘキサンは20℃のガス換算で、流量が1リットル/分になるように調節しながら反応管21へ供給した。

更に、比較例1として、カーボン被膜を形成していないNi粉末を準備した。更にまた、処理温度を本発明の範囲より高い800℃及び本発明の範囲より低い250℃にして、それ以外の条件は前述の実施例1乃至4と同様にして比較例2及び比較例3の金属粉末を作製した。

上述の条件で作製した実施例及び比較例の金属粉末について、FE−SEM(Field Emission − Scanning Electron Microscope:電界放射型走査電子顕微鏡)による表面形態観察、TEM(Transmission Electron Microscope:透過型電子顕微鏡)による膜厚測定及びEDX(Energy Dispersive X−ray analysis:エネルギー分散X線分析)による元素分析(定量、線分析)を行った。また、XRD(X−ray Diffraction:X線回折)により、各金属粉末に形成されたカーボン被覆層における相の同定を行った。更に、ラマン散乱スペクトル測定により、カーボンの構造解析を行った。

次に、以下に示す方法で、各金属粉末の焼結開始温度を求めた。先ず、各金属粉末に、その質量に対して0.5質量%のステアリン酸及び2質量%のエチルアルコールを添加して湿式混合した。この混合物を縦4cm、横15cmのダイスに充填し、油圧式の圧粉機によりパンチに49kNの加重を印加して成形体にした。その後、株式会社リガク製の熱機械分析装置(TAS−2000)により、この成形体の熱膨張測定を行った。その際、昇温速度を10℃/分、雰囲気をAr−10体積%Hガスとし、酸素分圧条件はNiOが生成しない範囲にした。
そして、各金属粉末成形体における膨張曲線の接線と、焼結による収縮曲線の接線との交点を焼結開始温度とした。以上の評価結果を表1にまとめて示す。

実施例1乃至4の金属粉末をFE−SEMで観察した結果、その表面には、自然酸化膜の除去痕であるくぼみが部分的に見られたが、粉末同士が融着している様子はなかった。また、断面のTEM観察より、表面にNi粉末とは明らかに異なる層が形成されていた。EDX分析の結果から、この層は中心部のNiよりも遥かにカーボンのスペクトル強度が高く、カーボンを主体とする構成物であることが判明した。これらの金属粉末のラマンスペクトルを測定した結果、被覆カーボンの構造は、主成分がグラファイトであり、アモルファスカーボンを含んでいた。また、表1に示すように、実施例1乃至4の金属粉末は、比較例1の処理をしていないNi粉末に比べ、焼結開始温度が上昇した。よって、実施例1乃至4の金属粉末は、MLCC内部電極用として好適であった。

一方、本発明の範囲より高い処理温度で作製した比較例2の金属粉末をFE−SEMで観察したところ、反応管21を回転していたにも関わらず、Ni粉末同士が焼結により融着していた。MLCCに使用する金属粉末は球状であることが要求されるため、比較例2の金属はMLCCには不適であった。また、比較例2のNi粉末の表面には、ヘキサンが混合ガス29中で分解して生成した球状カーボンが付着していた。更に、本発明の範囲より低い処理温度で作製した比較例3の金属粉末は、処理温度が低く、有機溶媒ガスからの脱水素反応によるカーボンの析出が促進されなかったため、カーボンは検出されず、焼結開始温度も比較例1の未処理のNi粉末と同等であった。

【発明の効果】
以上詳述したように、本発明によれば、ニッケル粉末表面に熱CVD法によりニッケルより焼結開始温度が高いカーボンからなる被覆層を形成することより、ニッケル粉末の表面活性度を低下させることができるため、焼結開始温度が上昇し、積層セラミックコンデンサの内部電極に使用した際のデラミネーション発生を抑制することができる。
