<P>PROBLEM TO BE SOLVED: To provide a method for producing carbon nanotubes by which the synthesis of two or four layers of carbon nanotubes exhibiting metallic properties as electric characteristics is made possible, and to obtain a carbon nanotube-containing composition containing the two or four layers of carbon nanotubes. <P>SOLUTION: In the production method, a metallic catalyst carried on a carrier having mesoporous pores with a diameter of 3 to 5 nm in a volume of ≥0.03 ml/g is contacted with a carbon-containing compound at 500 to 1,200°C to synthesize the two or four layers of carbon nanotubes. 本発明はカーボンナノチューブの製造法及びカーボンナノチューブ含有組成物に関し、さらに詳しくは、電気的特性が金属的性質を有する2〜4層カーボンナノチューブの製造方法及びそのカーボンナノチューブを含むカーボンナノチューブ含有組成物に関する。

【従来の技術】
カーボンナノチューブは、グラファイトの1枚面を筒状に巻いた形状を有している。このような形態において、1層に巻いたものを単層カーボンナノチューブ、2層以上に巻いたものを多層カーボンナノチューブといっている。多層カーボンナノチューブの中では、特に2層のものを2層カーボンナノチューブ、3層のものを3層カーボンナノチューブ、4層のものを4層カーボンナノチューブといっている。

これらのカーボンナノチューブは、高い機械的強度や高い導電性を有することから、燃料電池やリチウム2次電池用の負極材として、また複合材料として用いた場合には、樹脂や有機半導体との複合材料としての用途が期待されている。具体的には、高強度材料、導電性を付与した樹脂、電磁波シールド材として大いに期待されている。

また、ナノサイズの空間を有することから、吸着材料、医薬用ナノカプセル、MRI造影剤として期待されており、さらに先端が非常に細いため、フィールドエミッションの電子源として大いに期待されている。また、1本1本のナノチューブを用いるナノピンセットや、走査型トンネル顕微鏡用プローブとして期待されている。

また、ナノメーターサイズのデバイスの材料としても期待されている。デバイス材料として用いる場合、カーボンナノチューブの電気特性が、金属的性質であるか、半導体的性質であるかが非常に重要である。半導体的性質のカーボンナノチューブは、ナノトランジスターとしての応用が可能であり、また金属的性質のカーボンナノチューブは、量子電線としての利用が期待されている。

カーボンナノチューブは、グラファイトの1枚面の巻き方によって、その電気的特性が半導体になったり、金属になったりする。半導体になる確率としては、巻き方の確率から考えると3分の2である。従って、全く制御されずにカーボンナノチューブが合成されれば、過半数が半導体的カーボンナノチューブであり、残りが金属的カーボンナノチューブである混合物が得られる。

量子電線やトランジスタなどのナノ電子デバイスを製造する際には、半導体的カーボンナノチューブと金属的カーボンナノチューブとがそれぞれ区別して得られることが好ましい。このような課題を解決する方法として、14層程度の太い多層カーボンナノチューブに電圧をかけて外側から導電性の層を焼き切ることにより、半導体的性質を有する直径3nm以下の2〜4層カーボンナノチューブを残すようにする方法が提案されている(非特許文献1)。

しかし、この方法は、半導体的性質を有する2〜4層カーボンナノチューブであり、電気的性質が金属である2〜4層カーボンナノチューブを高純度で得るようにする試みは、未だに提案されていない。

J.L.Hutchisonらは、アーク放電法を用いて、グラファイト電極にニッケル、コバルト、鉄、硫黄をそれぞれ2.6,0.7,1.45,0.75atom%添加し、アルゴン/水素の混合ガス中で75〜80Aのアーク電流下で、カーボンナノチューブを合成する手法を試みている。この方法を用いることにより、多元系触媒作用で2層カーボンナノチューブを選択的に合成するようにした方法を提案しているが、ここで得られるカーボンナノチューブの電気的性質が金属的性質であるか否は明らかではない。また、大量の金属を含んでいるため、正確にカーボンナノチューブの電気的性質を測定することはできない(非特許文献2)。

3nm以上の太いカーボンナノチューブは、すべて金属的になるのではないかという予測もある。しかし、A.Javeyらは3nmより太い単層カーボンナノチューブは半導体的性質であることを示しており、太いカーボンナノチューブの電気的特性が金属的であるとは言い切ることはできない(非特許文献3)。

また、菅井、篠原らはパルスアーク法で2層カーボンナノチューブを合成し、その2層カーボンナノチューブの外側が半導体的であり、内側が金属的であることを報告している。(非特許文献4,5)
したがって、以上のような従来技術の現状からすると、これまでに2〜4層カーボンナノチューブで金属的性質を示すものは得られてはいないことになる。しかも、過半数のカーボンナノチューブの電気特性が金属的である2〜4層のカーボンナノチューブ含有組成物は、今までに得られたことはなかったことになる。さらには、このようなカーボンナノチューブを製造する方法も、これまでに知られていなかったことになる。

本発明の目的は、電気特性が金属的性質を示す2〜4層カーボンナノチューブの合成を可能にするカーボンナノチューブの製造法及びこの2〜4層カーボンナノチューブを含んだカーボンナノチューブ含有組成物を提供することにある。

【課題を解決するための手段】
上記目的を達成する本発明のカーボンナノチューブの製造方法は、直径3〜5nmのメソポーラス細孔を容量0.03ml/g以上有する担体に担持させた金属触媒と炭素含有化合物とを500〜1200℃の温度で接触させて、2〜4層カーボンナノチューブを合成することを特徴とするものである。このようにして得られた2〜4層カーボンナノチューブは、そのほとんどの電気的性質が金属的性質を有するものとなる。

また、本発明のカーボンナノチューブ含有組成物は、多数本のカーボンナノチューブを含有する組成物であって、(1)前記カーボンナノチューブ総本数の50%以上が2〜4層カーボンナノチューブであると共に、(2)前記カーボンナノチューブ総本数の60%以上の電気的特性が金属的性質を有することを特徴とするものである。

【発明の実施の形態】
本発明のカーボンナノチューブの製造方法は、担体に担持させた金属触媒と炭素含有化合物とを500〜1200℃の温度で接触させることにより、カーボンナノチューブを合成する方法をベースとしている。このような製造方法において、金属触媒を担持させる担体として、直径3〜5nmのメソポーラス細孔を容量0.03ml/g以上を有する多孔体を使用することを特徴とするものであって、このような特定の多孔性担体に金属触媒を担持させ、その担持された金属触媒と炭素含有化合物とを500〜1200℃の温度下に接触させてカーボンナノチューブを合成することにより、2〜4層カーボンナノチューブを得ることができ、しかも得られた2〜4層カーボンナノチューブのそのほとんどの電気的特性を金属的性質を有するようにすることができる。

上記のように担体に形成されたメソポーラス細孔の直径と細孔容量は、液体窒素温度での窒素の物理吸着から求めることができる。窒素を徐々に投入し、0〜大気圧の窒素の吸着等温線をとり、大気圧まで到達したら徐々に窒素を減らして行き、窒素の脱着等温線をとるようにすればよい。メソポーラス部分の細孔径分布を求めるためには、通常脱着等温線を使用して計算する。細孔径分布を求める理論式としては、Dollimore−Heal法(以下、D−H 法と略称)が知られている。本発明で定義する細孔分布は、窒素の脱着等温線からD−H 法で求めたものである。一般に細孔分布は、横軸に細孔径をとり、縦軸にΔVp/Δrp をとることで求められるが、本発明における細孔容量は、このグラフの面積から求めることができる。

本発明のカーボンナノチューブの製造方法においては、このような細孔分布を示す担体を使用することが重要である。本発明者らは、太さが3nm以上の2〜4層カーボンナノチューブは、電気的特性が金属的性質を示すという仮説を立てて鋭意検討を重ねた結果、このようなカーボンナノチューブを作る方法として、3〜5nmの細孔を0.03ml/g以上有する担体を使い、この担体に金属触媒を担持させることにより金属の大きさをコントロールし、このように大きさをコントロールした金属の触媒作用によりカーボンナノチューブを生成させることが有効であることを見出した。

このような細孔径分布を有する担体の例として、活性炭やシリカゲルやメソポーラスシリカが挙げられるが、これに限られるものではない。組成や結晶構造に限定はなく、前述のような方法で窒素吸着を行って3〜5nmの細孔を0.03ml/g以上有するものを設定すればよい。更に好ましくは、直径1nm以下の細孔を0.05ml/g以上有しているものが好ましい。その理由は、明らかではないが、このような微細孔を有することにより金属と担体の密着性が向上し、金属微粒子が反応中に離散することなく、生成したカーボンナノチューブ中に金属が付着したりすることがない。その結果、電気的特性も評価しやすくなる。

このような微細孔を有する物質として、ゼオライトを挙げることができる。ゼオライトとは、分子サイズの細孔径を有する結晶性無機酸化物からなるものである。ここに分子サイズとは、世の中に存在する分子のサイズの範囲であり、一般的には0.2nmから2nm程度の範囲を意味する。更に具体的には、結晶性シリケート、結晶性アルミノシリケート、結晶性メタロシリケート、結晶性メタロアルミノシリケート、結晶性アルミノフォスフェート、あるいは結晶性メタロアルミノフォスフェート等で構成された結晶性マイクロポーラス物質のことである。

結晶性シリケート、結晶性アルミノシリケート、結晶性メタロシリケート、結晶性メタロアルミノシリケート、結晶性アルミノフォスフェート、結晶性メタロアルミノフォスフェートとしては、特に種類は制限されないが、例えば、アトラス オブ ゼオライト ストラクチュア タイプス(マイヤー、オルソン、バエロチャー、ゼオライツ、17(1/2)、1996)(Atlas of Zeolite Structure types(W. M. Meier, D. H. Olson, Ch. Baerlocher, Zeolites, 17(1/2),1996))に掲載されている構造をもつ結晶性無機多孔性物質が挙げられる。また、本発明におけるゼオライトは、本文献に掲載されているものに限定されるものではなく、近年次々と合成されている新規な構造を有するゼオライトも含まれる。好ましい構造としては、入手が容易なFAU型、MFI型、MOR型、BEA型、LTL型、LTA型であるが、これに限定されない。

本発明において、好ましくはゼオライトとして耐熱性ゼオライトを用いるとよい。ここで耐熱性が高いゼオライトとは、具体的には、実質的に4価の元素(Si,Ti,Ge,Zr等)と酸素で骨格が構成されているゼオライト(4価の元素/3価以下の元素(原子比)>200)と、3価以下の元素を骨格中に含むゼオライト(4価の元素/3価以下の元素(原子比)<200)であり、900℃以上の耐熱性を有するものが好ましく用いられる。ここで4価の元素の主成分はSiである。3価以下の元素を骨格中に含むゼオライト(4価の元素/3価以下の元素(原子比)<200)においては、一般にSi原子以外の原子(ヘテロ原子)が少ない方が耐熱性が高い。ゼオライト骨格中のSi/ヘテロ原子の原子比が10以上のものが耐熱性が高いため好ましく、さらに好ましくは15以上であるものがよい。ゼオライト骨格中のSi/ヘテロ原子の原子比は、29Si MAS NMRで測定することができる。最も好ましくは、4価の元素と酸素のみで構成されたゼオライトであり、チタノシリケートを構成成分とするゼオライトが最も好ましい。

ゼオライトは、その骨格が4面体の中心にSi又はAlやチタン等のヘテロ原子(Si以外の原子)、4面体の頂点に酸素を有するシリケート構造を有している。従って、4価の元素がその4面体構造の中心に入るのが最も安定であり、耐熱性が期待できる。したがって、理論的にはAl等の3価の成分を実質的に含まないか、或いは少ないゼオライトは耐熱性が高い。これらの製造法としては、従来公知の水熱合成法などで直接合成するか、後処理で3価の元素を骨格から抜くようにする。

ゼオライトであれば直径1nm以下の細孔を0.05ml/g有することは明らかであるが、ゼオライトでない場合は、液体窒素温度での窒素の吸着を測定し大気圧に対する相対圧0.1での吸着量が0.05ml/g以上であるときに、直径1nm以下の細孔を0.05ml/g以上有するという。

本発明において、金属触媒の種類は特に限定されないが、3〜12族の金属、特に好ましくは、5〜11族が好ましく用いられる。中でも、V,Mo,Fe,Co,Ni,Pd,Pt,Rh等が特に好ましく用いられる。ここで金属とは、0価の状態とは限らない。反応中では0価の金属状態になっていると推定できるが、反応中の状態を調べる手段がないので、広く金属を含む化合物又は金属種という意味で解釈してよい。

金属は1種類だけを担持させても、2種類以上を担持させてもよいが、好ましくは、2種類以上を担持させるようにした方がよい。2種類の金属を担持させる場合は、Co,Ni,Pd,Pt,Rhと他の金属の組み合わせが特に好ましい。CoとFe,Ni,V,Mo,Pdの1種以上とを組み合わせる場合が最も好ましい。

担体に対する金属の担持方法は、特に限定されない。例えば、担持したい金属の塩を溶解させた非水溶液中(例えばエタノール溶液)又は水溶液中に、担体を含浸し、充分に分散混合した後、乾燥させ、空気、窒素、水素、不活性ガスまたはその混合ガス又は真空中で高温(300〜600℃)で加熱することにより、担体に金属を担持させることができる(含浸法)。

金属の担持量は、多いほどカーボンナノチューブの収量が上がるが、多すぎると金属の粒子径が大きくなり、生成するカーボンナノチューブが太くなる。金属担持量が少ないと、担持される金属の粒子径が小さくなり、細いカーボンナノチューブが得られるが、収率が低くなる傾向がある。最適な金属担持量は、担体の細孔容量や外表面積、担持方法によって異なる。2種類以上の金属を使用する場合、その比率は限定されない。

本発明の製造方法において、使用する炭素含有化合物は特に限定されないが、炭化水素及び一酸化炭素が考えられる。炭化水素は芳香族、例えばベンゼン、トルエン、キシレン、クメン、エチルベンゼン、ジエチルベンゼン、トリメチルベンゼン、ナフタレン、フェナントレン、アントラセン又はこれらの混合物であってよい。あるいは、前記炭化水素は非芳香族、例えばメタン、エタン、プロパン、エチレン、プロピレンもしくはアセチレン、又はこれらの混合物であってもよい。

また、炭化水素は酸素を含むもの、例えば、メタノールもしくはエタノールのごときアルコール、アセトンのごときケトン、及びホルムアルデヒドもしくはアセトアルデヒドのごときアルデヒド、又はこれらの混合物であってもよい。アセチレンがもっとも好ましく使用される。

炭素含有化合物は、その分圧を5kPa以下で接触させることが好ましい。これより、分圧が高くなると5層以上のカーボンナノチューブ増えてしまう。分圧を5kPa以下にする方法は、真空ポンプなどを用いて減圧にするか、もしくはキャリアガスを用いて炭素含有化合物の分圧を下げる。また接触時間は短いほうが好ましく、触媒(含む担体)重量/炭素含有ガス流速=1.0g・分/ml以下が好ましい。更に好ましくは、0.5g・分/ml以下、特に好ましくは0.2g・分/ml以下が好ましい。接触時間が長いとやはり5層以上のカーボンナノチューブが増える。

本発明の製造方法により得られるカーボンナノチューブ含有組成物は、以下の要件を満たしていることが特徴である。

すなわち、カーボンナノチューブ含有組成物は多数本のカーボンナノチューブを含有する構成からなり、(1)そのカーボンナノチューブ総本数の50%以上が2〜4層のカーボンナノチューブであること、また、(2)そのカーボンナノチューブ総本数の60%以上が、電気的特性として金属的性質を有していることである。

ここで、カーボンナノチューブ総本数中の50%以上が2〜4層のカーボンナノチューブであるとは、カーボンナノチューブ含有組成物を透過型電子顕微鏡で100万倍で観察し、150nm四方の視野の中で視野面積の10%がカーボンナノチューブで、かつ10本以上のカーボンナノチューブが含まれ、そのうちの50%以上の本数が2〜4層カーボンナノチューブである写真を撮ることができるような組成物のことであり、上記測定を10箇所について行った平均値で評価する。

また、カーボンナノチューブ総本数中の60%以上のカーボンナノチューブの電気的特性が金属的性質であるとは、該カーボンナノチューブ含有組成物中のカーボンナノチューブの電気特性を10本以上に渡り測定したとき、カーボンナノチューブの60%以上の本数が金属的性質を示すという意味であり、上記測定を10箇所について行った平均値で評価する。

本発明のカーボンナノチューブ含有組成物において、2〜4層カーボンナノチューブの割合は多いほど好ましく、より好ましくは70%以上であるようにするのがよい。また、電気特性が金属的性質であるカーボンナノチューブの割合も多いほど好ましく,より好ましくは80%以上であるようにするのがよい。このようなカーボンナノチューブ含有組成物は、量子電線の材料として非常に有用である。

本発明において、電気特性が金属的性質であるとは、下記のような特性を示すことをいう。すなわち、電界効果型トランジスタ(以下、FET)のソースとドレインをカーボンナノチューブでつなぎ、ゲート電圧をかけていったときの電流−電圧特性中に、ある電圧のところで電流が流れなくなるピンチオフ現象があるものを半導体的であると言うが、これに対して、ゲート電圧の変化に係わらず多少の変動はあるものの電流が流れ続けるもの、すなわちピンチオフ現象が見られないものを金属的であるという。

カーボンナノチューブ総本数の60%以上が金属的性質を示すとは、次のような場合をいう。カーボンナノチューブ含有組成物を溶媒に分散させてFETに担持し、ソースとドレインを橋渡しさせるとき、10本のカーボンナノチューブについて、ゲート電圧に対するカーボンナノチューブの電流の挙動を測定し、6本以上が金属的性質を示せば60%以上の本数が金属的性質を示すということである。

カーボンナノチューブの工業的合成法として、アーク放電法とCVD法が知られているが、本発明は後者のCVD法を採用している。更に、直径3〜5nmのメソポーラス細孔を0.03ml/g以上の容量を有する担体上に担持した金属触媒と炭素含有化合物とを500〜1200℃の間の温度で接触させるようにしている。理由は明らかではないが、この合成法によれば電気的に金属的性質を示すカーボンナノチューブを得られやすくすることができる。実質的に100%のカーボンナノチューブが金属的性質に示すようにすることもできる。

本発明において、更に好ましくは、炭素含有化合物の分圧を5kPa以下で接触させるとよい。理由は明らかではないが、2〜4層カーボンナノチューブの割合を増大させることができる。更に好ましくは、担体のポーラス構造として、1nm以下の細孔を0.05ml/g以上有するものを使用するとよい。このような多孔性担体を使用して合成したものは、担持した金属の飛散が少なく、カーボンナノチューブ上に金属が付着していないこと、また理由は明らかでないが、2〜4層カーボンナノチューブを生成しやすくすることができる。

また、本発明のカーボンナノチューブ含有組成物は、合成したままでの状態で利用してもよいが、好ましくは担体材料や触媒金属を除いて使用するようにした方がよい。担体材料や触媒金属は、酸などで取り除くことができる。例えば、担体材料としてゼオライト、触媒金属としてコバルトを使った場合には、フッ酸でゼオライトを、塩酸でコバルトを取り除くことができる。このような処理により、触媒金属の残存量を3重量%以下に低減させることができる。

触媒金属の量を高度に取り除きたい場合には、焼成処理を行ってから酸で処理するようにするとよい。それは、金属がグラファイトなどの炭素化合物で覆われているため、一度触媒周りの炭素を焼き飛ばしてから酸処理すれば、金属を効率よく除去することができるからである。

上記のようにして得たカーボンナノチューブ含有組成物は、ほとんどが電気的に金属的性質を有する2〜4層カーボンナノチューブであるので、量子電線などの用途に非常に有用である。ナノデバイスを作成するにあたっては、半導体的カーボンナノチューブも必要であるが、伝導線も必要であるので、選択的に金属的カーボンナノチューブを含有する組成物は有用であるといえる。

また、2〜4層カーボンナノチューブが好ましいのは、単層カーボンナノチューブでは耐久性が無く、また5層以上のカーボンナノチューブは、最外層の欠陥が多くなるため導電性が高くない場合があるためである。2〜4層カーボンナノチューブの中でも、特に内径が3nm以上であることが好ましい。理由は明らかではないが、内径が3nm以上のカーボンナノチューブが多いほど、電気特性が金属的性質である割合が多くなるためである。

また、カーボンナノチューブ含有組成物としては、組成物を熱分析測定を行ったときの発熱ピークが550℃より高い特性を有するものが好ましい。具体的には、空気中で10℃/分で昇温したとき、カーボン分が燃えるときの発熱ピークが550℃より高いということである。発熱ピークが高いということは、耐久性があるということであり、欠陥が少ないということであるので、高い電流を長期間にわたり得ることができる。

本発明のカーボンナノチューブ含有組成物は、電子放出材料、量子電線として有用である。例えば、本発明のカーボンナノチューブ含有組成物をフィールドエミッションの電子源に用いた場合、2〜4層で直径が細く、金属的性質を有し電流を良く流すため、電荷の集中が起こりやすく、印加電圧を低く抑えることができる。また、単層カーボンナノチューブに比べ耐久性が高いため、フィールドエミッションディスプレイの寿命を高めることができる。耐久性の点では層数が多い方がよいので、2層から4層のカーボンナノチューブが好んで用いられる。

〔担体の細孔分布測定〕
MFI型の結晶性チタノシリケートを2種類入手した。これをTS−1A(エヌイーケムキャット社製 Si/Ti=50),TS−1B(ズードヘミー社製 Si/Ti=70)とする。窒素吸着量測定装置(日本ベル製 BELSORP 36 )により液体窒素温度(77K)で窒素吸着量を測定し、その脱着曲線のデータよりD−H法で細孔分布を求めた。その結果を図1に示す。吸着等温線は図2に示す。なお、図1において、Rpは細孔の半径を表し、Vpは吸着した窒素を液化させた場合の体積を表す。また、図2において、Pは吸着時窒素圧、P0は測定時大気圧、Vは吸着した窒素ガスの標準状態での体積である。
